Abstract

A (meth)acrylate represented by the following formula ( 1 ): wherein each of R 1 , R 2 , R 3 and R 4 represents a hydrogen atom, a methyl group or an ethyl group; either one of X 1 or X 2 represents a (meth)acryloyloxy group and the other represents a hydrogen atom; both A 1 and A 2 represent hydrogen atoms, or A 1 and A 2 form —O—, —CH 2 — or —CH 2 CH 2 —, which can be produced by first producing a lactone by reducing an addition product obtained by the Diels-Alder reaction between 1,3 -diene and maleic anhydride, and then hydrating the lactone to produce an alcohol followed by (meth)acrylation of the alcohol; a polymer produced by (co)polymerizing a monomer composition comprising the (meth)acrylate of the present invention is excellent in transparency, dry etching resistance, and solubility in organic solvents, and so it is preferably used as a resin for a chemically amplified resist composition.

Claims (25)

1. A (meth)acrylate represented by formula (1):

wherein each of R 1 , R 2 , R 3 and R 4 represents a hydrogen atom, a methyl group or an ethyl group; either one of X 1 or X 2 represents a (meth)acryloyloxy group and the other represents a hydrogen atom; both A 1 and A 2 represent hydrogen atoms, or A 1 and A 2 form —O—, —CH 2 — or —CH 2 CH 2 —.

2. A method of producing the alcohol represented by formula (2),

wherein each of R 1 , R 2 , R 3 and R 4 represents a hydrogen atom, a methyl group or an ethyl group; either one of Y 1 or Y 2 represents a hydroxy group and the other represents a hydrogen atom; both A 1 and A 2 represent hydrogen atoms, or A 1 and A 2 form —O—, —CH 2 — or —CH 2 CH 2 ;

said method comprising,

hydrating a lactone represented by formula (4):

wherein each of R 1 , R 2 , R 3 , R 4 , A 1 and A 2 have the same meanings as above, said method additionally comprising

adding a lower carboxylic acid to the lactone to form a lower carboxylate, and then

hydrating the lower carboxylate by hydrolysis.

3. The method of claim 2 , further comprising

extracting the lactone with an extraction solvent to form an extract before adding the lower carboxylic acid, and

adding the lower carboxylic acid to the lactone without isolating the lactone from the extract.

4. The method of producing the alcohol according to claim 3 , wherein the extraction solvent is a ketone solvent.

5. The method of claim 3 , wherein the concentration of the lactone is 1 to 95% by weight in the extract.

6. A method of producing a (meth)acrylate represented by formula (1)

wherein each of R 1 , R 2 , R 3 and R 4 represents a hydrogen atom, a methyl group or an ethyl group; either one of X 1 or X 2 represents a (meth)acryloyloxy group and the other represents a hydrogen atom; both A 1 and A 2 represent hydrogen atoms, or A 1 and A 2 form —O—, —CH 2 — or —CH 2 CH 2 —;

said method comprising,

(meth)acrylating the alcohol represented by formula (2)

wherein each of R 1 , R 2 , R 3 and R 4 represents a hydrogen atom, a methyl group or an ethyl group; either one of Y 1 or Y 2 represents a hydroxy group and the other represents a hydrogen atom; both A 1 and A 2 represent hydrogen atoms, or A 1 and A 2 form —O—, —CH 2 — or —CH 2 CH 2 —.

7. A method of producing a (meth)acrylate represented by formula (1)

wherein each of R 1 , R 2 , R 3 and R 4 represents a hydrogen atom, a methyl group or an ethyl group; either one of X 1 or X 2 represents a (meth)acryloyloxy group and the other represents a hydrogen atom; both A 1 and A 2 represent hydrogen atoms, or A 1 and A 2 form —O—, —CH 2 — or —CH 2 CH 2 —;

said method comprising,

producing an alcohol represented by formula (2):

wherein each of R 1 , R 2 , R 3 and R 4 represents a hydrogen atom, a methyl group or an ethyl group; either one of Y 1 or Y 2 represents a hydroxy group and the other represents a hydrogen atom; both A 1 and A 2 represent hydrogen atoms, or A 1 and A 2 form —O—, —CH 2 — or —CH 2 CH 2 — by the method according to claim 2 ; and

(meth)acrylating the alcohol.
