Abstract

Embodiments of the invention generally relate to apparatuses for chemical vapor deposition (CVD) processes. In one embodiment, a reactor lid assembly for vapor deposition is provided which includes a first showerhead assembly and an isolator assembly disposed next to each other on a lid support, and a second showerhead assembly and an exhaust assembly disposed next to each other on the lid support, wherein the isolator assembly is disposed between the first and second showerhead assemblies and the second showerhead assembly is disposed between the isolator assembly and the exhaust assembly.

Claims (80)

1 . A reactor lid assembly for vapor deposition, comprising:

a first showerhead assembly and an isolator assembly disposed next to each other on a lid support; and

a second showerhead assembly and an exhaust assembly disposed next to each other on the lid support, wherein the isolator assembly is disposed between the first and second showerhead assemblies and the second showerhead assembly is disposed between the isolator assembly and the exhaust assembly.

2 . The reactor lid assembly of claim 1 , wherein the lid support comprises a material selected from the group consisting of steel, stainless steel, 300 series stainless steel, iron, nickel, chromium, molybdenum, aluminum, alloys thereof, and combinations thereof.

3 . The reactor lid assembly of claim 1 , wherein the first showerhead assembly, the isolator assembly, the second showerhead assembly, and the exhaust assembly are consecutively disposed next to each and along a process path which extends along a length of the lid support.

4 . The reactor lid assembly of claim 3 , wherein the isolator assembly or the exhaust assembly has a width which is substantially the same or greater than the width of the process path.

5 . The reactor lid assembly of claim 3 , wherein the isolator assembly or the exhaust assembly has a width which is substantially the same or greater than the width of the first or second showerhead assembly.

6 . The reactor lid assembly of claim 1 , wherein the first showerhead assembly, the isolator assembly, the second showerhead assembly, and the exhaust assembly independently have a rectangular geometry.

7 . The reactor lid assembly of claim 6 , wherein the first showerhead assembly and the second showerhead assembly have a square geometry.

8 . The reactor lid assembly of claim 1 , further comprising a temperature regulation system comprising at least one fluid passageway extending throughout the lid support, wherein the fluid passageway is coupled to and in fluid communication with at least one inlet and at least one outlet.

9 . The reactor lid assembly of claim 8 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

10 . The reactor lid assembly of claim 1 , further comprising a temperature regulation system comprising at least two independent fluid passageways extending throughout the lid support, wherein each of the fluid passageways is coupled to and in fluid communication with at least one inlet and at least one outlet.

11 . The reactor lid assembly of claim 16 , wherein the second showerhead is disposed between the two independent fluid passageways of the temperature regulation system.

12 . The reactor lid assembly of claim 11 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

13 . The reactor lid assembly of claim 10 , wherein the isolator assembly is disposed between the two independent fluid passageways of the temperature regulation system.

14 . The reactor lid assembly of claim 13 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

15 . The reactor lid assembly of claim 1 , further comprising a temperature regulation system comprising at least three independent fluid passageways extending throughout the lid support, wherein each of the fluid passageways is coupled to and in fluid communication with at least one inlet and at least one outlet.

16 . The reactor lid assembly of claim 15 , wherein the second showerhead is disposed between the two independent fluid passageways of the temperature regulation system.

17 . The reactor lid assembly of claim 16 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

18 . The reactor lid assembly of claim 15 , wherein the isolator assembly is disposed between the two independent fluid passageways of the temperature regulation system.

19 . The reactor lid assembly of claim 18 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

20 . The reactor lid assembly of claim 1 , wherein the first showerhead assembly, the second showerhead assembly, or the isolator assembly independently comprises:

a body comprising an upper portion disposed on a lower portion;

a centralized channel extending through the upper and lower portions of the body, between inner surfaces of the body, and parallel to a central axis extending through the body;

a diffusion plate comprising a first plurality of holes and disposed within the centralized channel;

an upper tube plate comprising a second plurality of holes and disposed within the centralized channel below the diffusion plate;

a lower tube plate comprising a third plurality of holes and disposed within the centralized channel below the upper tube plate; and

a plurality of tubes extending from the upper tube plate to the lower tube plate, wherein each tube is coupled to and in fluid communication with an individual hole from the second plurality of holes and an individual hole from the third plurality of holes.

21 . The reactor lid assembly of claim 1 , wherein the exhaust assembly comprises:

a body comprising an upper portion disposed on a lower portion;

a centralized channel extending through the upper and lower portions of the body, between inner surfaces of the body, and parallel to a central axis extending through the body;

an exhaust outlet disposed on the upper portion of the body;

a diffusion plate comprising a first plurality of holes and disposed within the centralized channel;

an upper tube plate comprising a second plurality of holes and disposed within the centralized channel below the diffusion plate;

a lower tube plate comprising a third plurality of holes and disposed within the centralized channel below the upper tube plate; and

a plurality of tubes extending from the upper tube plate to the lower tube plate, wherein each tube is coupled to and in fluid communication with an individual hole from the second plurality of holes and an individual hole from the third plurality of holes.

22 . A reactor lid assembly for vapor deposition, comprising:

a first showerhead assembly, an isolator assembly, a second showerhead assembly, and an exhaust assembly consecutively and linearly disposed next to each other on a lid support, wherein the isolator assembly is disposed between the first and second showerhead assemblies and the second showerhead assembly is disposed between the isolator assembly and the exhaust assembly.

23 . The reactor lid assembly of claim 22 , wherein the lid support comprises a material selected from the group consisting of steel, stainless steel, 300 series stainless steel, iron, nickel, chromium, molybdenum, aluminum, alloys thereof, and combinations thereof.

24 . The reactor lid assembly of claim 22 , wherein the first showerhead assembly, the isolator assembly, the second showerhead assembly, and the exhaust assembly are consecutively disposed next to each and along a process path which extends along a length of the lid support.

25 . The reactor lid assembly of claim 24 , wherein the isolator assembly or the exhaust assembly has a width which is substantially the same or greater than the width of the process path.

26 . The reactor lid assembly of claim 24 , wherein the isolator assembly or the exhaust assembly has a width which is substantially the same or greater than the width of the first or second showerhead assembly.

27 . The reactor lid assembly of claim 22 , wherein the first showerhead assembly, the isolator assembly, the second showerhead assembly, and the exhaust assembly independently have a rectangular geometry.

28 . The reactor lid assembly of claim 27 , wherein the first showerhead assembly and the second showerhead assembly have a square geometry.

29 . The reactor lid assembly of claim 22 , further comprising a temperature regulation system comprising at least one fluid passageway extending throughout the lid support, wherein the fluid passageway is coupled to and in fluid communication with at least one inlet and at least one outlet.

30 . The reactor lid assembly of claim 29 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

31 . The reactor lid assembly of claim 22 , further comprising a temperature regulation system comprising at least two independent fluid passageways extending throughout the lid support, wherein each of the fluid passageways is coupled to and in fluid communication with at least one inlet and at least one outlet.

32 . The reactor lid assembly of claim 31 , wherein the second showerhead is disposed between the two independent fluid passageways of the temperature regulation system.

33 . The reactor lid assembly of claim 32 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

34 . The reactor lid assembly of claim 31 , wherein the isolator assembly is disposed between the two independent fluid passageways of the temperature regulation system.

35 . The reactor lid assembly of claim 34 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

36 . The reactor lid assembly of claim 22 , further comprising a temperature regulation system comprising at least three independent fluid passageways extending throughout the lid support, wherein each of the fluid passageways is coupled to and in fluid communication with at least one inlet and at least one outlet.

37 . The reactor lid assembly of claim 36 , wherein the second showerhead is disposed between the two independent fluid passageways of the temperature regulation system.

38 . The reactor lid assembly of claim 37 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

39 . The reactor lid assembly of claim 36 , wherein the isolator assembly is disposed between the two independent fluid passageways of the temperature regulation system.

40 . The reactor lid assembly of claim 39 , wherein each inlet and outlet is independently coupled to and in fluid communication with a heat exchanger.

41 . The reactor lid assembly of claim 22 , wherein the first showerhead assembly, the second showerhead assembly, or the isolator assembly independently comprises:

a body comprising an upper portion disposed on a lower portion;

a centralized channel extending through the upper and lower portions of the body, between inner surfaces of the body, and parallel to a central axis extending through the body;

a diffusion plate comprising a first plurality of holes and disposed within the centralized channel;

an upper tube plate comprising a second plurality of holes and disposed within the centralized channel below the diffusion plate;

a lower tube plate comprising a third plurality of holes and disposed within the centralized channel below the upper tube plate; and

a plurality of tubes extending from the upper tube plate to the lower tube plate, wherein each tube is coupled to and in fluid communication with an individual hole from the second plurality of holes and an individual hole from the third plurality of holes.

42 . The reactor lid assembly of claim 22 , wherein the exhaust assembly comprises:

a body comprising an upper portion disposed on a lower portion;

a centralized channel extending through the upper and lower portions of the body, between inner surfaces of the body, and parallel to a central axis extending through the body;

an exhaust outlet disposed on the upper portion of the body;

a diffusion plate comprising a first plurality of holes and disposed within the centralized channel;

an upper tube plate comprising a second plurality of holes and disposed within the centralized channel below the diffusion plate;

a lower tube plate comprising a third plurality of holes and disposed within the centralized channel below the upper tube plate; and

a plurality of tubes extending from the upper tube plate to the lower tube plate, wherein each tube is coupled to and in fluid communication with an individual hole from the second plurality of holes and an individual hole from the third plurality of holes.

43 . A reactor lid assembly for vapor deposition, comprising:

a first showerhead assembly, an isolator assembly, a second showerhead assembly, and an exhaust assembly consecutively and linearly disposed next to each other on a lid support; and

a temperature regulation system comprising at least one fluid passageway extending throughout the lid support and at least one inlet and at least one outlet coupled to and in fluid communication with the fluid passageway.

44 . The reactor lid assembly of claim 43 , wherein the lid support comprises a material selected from the group consisting of steel, stainless steel, 300 series stainless steel, iron, nickel, chromium, molybdenum, aluminum, alloys thereof, and combinations thereof.

45 . The reactor lid assembly of claim 43 , wherein the first showerhead assembly, the isolator assembly, the second showerhead assembly, and the exhaust assembly are consecutively disposed next to each and along a process path which extends along a length of the lid support.

46 . The reactor lid assembly of claim 45 , wherein the isolator assembly or the exhaust assembly has a width which is substantially the same or greater than the width of the process path.

47 . The reactor lid assembly of claim 45 , wherein the isolator assembly or the exhaust assembly has a width which is substantially the same or greater than the width of the first or second showerhead assembly.

48 . The reactor lid assembly of claim 43 , wherein the first showerhead assembly, the isolator assembly, the second showerhead assembly, and the exhaust assembly independently have a rectangular geometry.

49 . The reactor lid assembly of claim 48 , wherein the first showerhead assembly and the second showerhead assembly have a square geometry.
