Abstract

The current invention comprises a base plate made of at least a first metal and a second metal clad together with a metallurgical bond, where the first and second metals are different metals. The base plate includes an enhanced surface that is entirely contained within the second metal, where the enhanced surface comprises fins, pins, or other structures. The tip of the enhanced surface extends above the outer surface of the second metal, and the enhancements are monolithic with the second metal. The base plate can form one component of a cold plate for cooling electronics.

Claims (19)

1. A method of producing an enhanced base plate comprising:

providing a base plate comprising a first metal layer clad to a second metal layer at an interface, where the first and second metal layers form a metallurgical bond such that electrons are shared by a first metal of the first metal layer and a second metal of the second metal layer at the interface;

securing the base plate to machining base;

cutting the second metal layer with a tool to produce a fin that is monolithic with the second metal layer, where the fin is cut such that a fin height exceeds a second metal layer depth;

attaching a basin to the base plate such that an enclosure is formed between the basin and the second metal layer; and

forming an entrance and an exit in the basin such that the entrance and exit are in fluid communication through the enclosure.

2. The method of claim 1 further comprising:

after the step of cutting the second metal layer with a tool to produce a fin that is monolithic with the second metal layer, slicing across the fins to produce pins that extend to a pin height higher than the fin height.

3. The method of claim 1 where the fins are cut entirely from the second metal layer such that a fin base is within the second metal layer.

4. The method of claim 1 where the first metal comprises copper and the second metal comprises aluminum.

5. The method of claim 1 further comprising;

attaching an electronic substrate to the first metal layer, where the electronic substrate comprises a ceramic tile between a cooling metal layer and an electronic metal layer.

6. The method of claim 5 further comprising:

attaching a cover to the base plate such that the electronic substrate is positioned between the cover and the base plate.

7. The method of claim 6 further comprising:

adding a fill material between the cover and the base plate.

8. The method of claim 1 further comprising;

securing a stop block to the machining base;

positioning the base plate adjacent to the stop block such that the stop block abuts the interface before cutting the second metal layer with a tool to produce a fin that is monolithic with the second metal layer.
