Abstract

A method of operating an avalanche photodiode includes providing an avalanche photodiode having a multiplication region capable of amplifying an electric current when subject to an electric field. The multiplication region, in operation, has a first ionization rate for electrons and a second, different, ionization rate for holes. The method also includes applying the electric field to the multiplication region, receiving a current output from the multiplication region, and varying the electric field in time, whereby a portion of the current output is suppressed.

Claims (17)

1. A method of operating an avalanche photodiode, comprising the steps of:

a) providing an avalanche photodiode comprising a multiplication region capable of amplifying an electric current when subject to an electric field, said multiplication region, in operation, having a first ionization rate for electrons and a second ionization rate for holes, wherein said first ionization rate is different in magnitude from said second ionization rate;

b) applying a bias to create the electric field within the multiplication region; and

c) varying the bias to cause the electric field to vary within the time of an impulse response from the avalanche photodiode, whereby the contribution to a current output due to either the hole or the electron carriers is suppressed.

2. The method of claim 1 , wherein said electric field is varied in response to said current output.

3. The method of claim 2 wherein said electric field is reduced a predetermined time after said current output reaches a predetermined value.

4. The method of claim 2 further comprising the step of determining a statistical moment of the current output and varying the electric field based on said statistical moment.

5. The method of claim 4 wherein the statistical moment is the mean.

6. The method of claim 1 wherein said electric field is varied in a temporally periodic fashion.

7. The method of claim 1 wherein said electric field is reduced below an ionization threshold level of one or both carriers for a period of time.

8. The method of claim 1 further comprising the step of amplifying the current output and varying the amount of amplification in time.

9. An optical detector, comprising:

a) an avalanche photodiode comprising a multiplication region capable of amplifying an electric current when subject to an electric field, said multiplication region having, in operation, a first ionization rate for electrons and a second ionization rate for holes, wherein said first ionization rate is different in magnitude from said second ionization rate; and

b) a biasing circuit capable of applying the electric field to said multiplication region, wherein said biasing circuit, in operation, is capable of varying the electric field within the time of the impulse response of the avalanche photodiode, whereby the contribution to a current output due to either the hole or the electron carriers is suppressed.

10. The optical detector of claim 9 further comprising a processing circuit capable of detecting a current induced by the avalanche photodiode.

11. The optical detector of claim 10 where the biasing circuit is capable of varying the electric field in response to an external signal, and wherein the processing circuit can produce an output, said output forming the external signal.

12. The optical detector of claim 9 wherein the biasing circuit is capable of varying the electric field in a periodic fashion.
