Abstract

The disclosure is directed solutions and processes to remove substances from substrates. Optionally, the substances can include photoresist on semiconductor wafers. The solution may include a quaternary ammonium hydroxide, a first amine, a second amine, and a third amine with the total amount of amine being no greater than about 95% by weight of a total weight of the solution. Additionally, a solution may include at least one amine, a quaternary ammonium hydroxide, and water and be free of a polar solvent other than water with the solution having a dynamic viscosity that is no greater than about 60 centipoise.

Claims (25)

1. A solution consisting of:

at least one aliphatic amine;

at least one alkanolamine;

at least one aromatic amine;

a quaternary ammonium hydroxide;

wherein said at least one aliphatic amine, said at least one alkanol amine and said at least one aromatic amine are different compounds;

optionally a polar protic solvent that is not an amine; and

optionally water.

The solution of claim 1 , wherein a total amount of amines in the solution is made up of an amount of aliphatic amine, an amount of alkanol amine, and an amount of aromatic amine and the total amount of any and all amine compounds in the solution is no greater than about 95% by weight of a total weight of the solution.

3. The solution of claim 1 , wherein said aliphatic amine, is not an alkanolamine, and is present in an amount of at least about 35% by weight of a total weight of the solution.

4. The solution of claim 1 , wherein said alkanolamine is present in an amount of at least about 15% by weight of a total weight of the solution.

5. The solution of claim 1 , wherein said aromatic amine is present in an amount of no greater than about 30% by weight of a total weight of the solution.

6. The solution of claim 1 , wherein the quaternary ammonium hydroxide is present in an amount no greater than about 8% by weight of a total weight of the solution.

7. The solution of claim 1 , wherein the water is present in an amount no greater than about 8% by weight of a total weight of the solution.

8. The solution of claim 1 , wherein said polar protic solvent is present in an amount no greater than about 25% by weight of a total weight of the solution.

9. The solution of claim 8 , wherein the polar protic solvent is an alcohol, a glycol, a polyglycol, a glycol ether, or combinations thereof.

The solution of claim 8 , wherein the polar protic solvent is at least one of benzyl alcohol, diethylene glycol monobutyl ether, furfuryl alcohol, cyclohexanol, 3-methoxy 3-methylbutanol, triethylene glycol monomethyl ether, diethylene glycol monoethyl ether, propylene glycol, or mixtures thereof.

11. The solution of claim 1 , wherein a dynamic viscosity of the solution is no greater than about 60 centipoise.

12. The solution of claim 1 wherein said alkanolamine is monoethanolamine.

13. The solution of claim 1 , wherein said aromatic amine is benzyl amine, dimethylbenzyl amine, pyridine, phenethylamine, and mixtures thereof.

14. The solution of claim 1 , wherein said aliphatic amine is tetraethylpentamine, triethylenetetramine, dimethyldodecylamine, dimethyltetradecylamine, or mixtures thereof.

15. The solution of claim 1 , wherein the quaternary ammonium hydroxide is tetramethylammonium hydroxide, tetraethylammonium hydroxide, dimethyldipropylammonium hydroxide, or mixtures thereof.

16. The solution of claim 1 , wherein a dynamic viscosity of the solution is no greater than about 30 centipoise.

17. The solution of claim 1 , wherein the aliphatic amine is tetraethylpentamine, the alkanolamine is monoethanolamine, and the aromatic amine is benzyl amine.

18. The solution of claim 17 , wherein the polar protic solvent other than water is 3-methoxy 3-methylbutanol.
