Abstract

A light-emitting element comprises a light-emitting stack comprising an active layer, a first insulative layer having a first refractive index on the light-emitting stack, a second insulative layer having a second refractive index on the first insulative layer, and a transparent conducting structure having a third refractive index on the second insulative layer, wherein the second refractive index is between the first refractive index and the third refractive index, and the first refractive index is smaller than 1.4.

Claims (21)

1. A light-emitting element, comprising:

a light-emitting stack comprising an active layer;

a first insulative layer having a first refractive index, on the light-emitting stack;

a second insulative layer having a second refractive index, on the first insulative layer; and

a transparent conducting structure having a third refractive index, on the second insulative layer;

wherein the second refractive index is between the first refractive index and the third refractive index and the first refractive index is smaller than 1.4.

2. The light-emitting element of claim 1 , wherein the first insulative layer comprises a compound of group IVA or a compound of group VIIA.

3. The light-emitting element of claim 2 , wherein the first insulative layer comprises a compound with carbon-fluorine bond.

4. The light-emitting element of claim 1 , wherein the second insulative layer comprises an oxide material or a nitride material.

5. The light-emitting element of claim 1 , wherein the first refractive index is between 1.3 and 1.4, and the second refractive index is between 1.4 and 1.8.

The light-emitting element of claim 1 , wherein the transparent conducting structure comprises a first conducting oxide layer and a second conducting oxide layer, and the second conducting oxide layer is between the second insulative layer and the first conducting oxide layer, and the first conducting oxide layer has the third refractive index, and the second conducting oxide layer has a fourth refractive index smaller than the third refractive index.

7. The light-emitting element of claim 6 , wherein the third refractive index is between 2 and 2.2, and the fourth refractive index is between 1.8 and 2.1.

8. The light-emitting element of claim 6 , further comprising a window layer between the light-emitting stack and the first insulative layer.

9. The light-emitting element of claim 6 , wherein the second conducting oxide layer has a thickness between 1 nm and 1 μm and the first conducting oxide layer has a thickness between 10 nm and 1 μm.

10. The light-emitting element of claim 8 , further comprising multiple pores in the first insulative layer and the second insulative layer wherein the multiple pores expose the window layer.

11. The light-emitting element of claim 8 , wherein the window layer has a refractive index 2 larger than the first refractive index.

12. The light-emitting element of claim 10 , wherein one of the multiple pores has a length or a diameter between 2 μm and 20 μm.

13. The light-emitting element of claim 10 , wherein the second conducting oxide layer contacts the window layer through the multiple pores.

14. The light-emitting element of claim 10 , further comprising an electrical contact layer on the light-emitting stack opposite to the first insulative layer, and the electrical contact layer does not overlap the multiple pores from a top view of the light-emitting element.

15. The light-emitting element of claim 10 , wherein a top-view shape of one of the multiple pores comprises a polygon or a circle.

16. The light-emitting element of claim 1 , further comprising a reflection structure on the transparent conducting structure, a substrate on the reflection structure, and a conducting adhesive layer connecting the substrate to the reflection structure.
