Abstract

A light-emitting element comprises a light-emitting stack comprising an active layer for emitting a light; a window layer on the light-emitting stack; and a first insulative layer having a first refractive index on the window layer; wherein the first insulative layer has a first refractive index, and the window layer has a second refractive index, and a difference between the first refractive index and the second refractive index is larger than 1.5.

Claims (21)

1. A light-emitting element, comprising:

a light-emitting stack comprising an active layer for emitting a light;

a window layer on the light-emitting stack; and

a first insulative layer having a first refractive index on the window layer;

wherein the window layer has a second refractive index, and a difference between the first refractive index and the second refractive index is larger than 1.5,

wherein, from a cross section of the light-emitting element, the window layer has a surface contacting a first surface of the first insulative layer and a ratio of a surface area of the first surface of the first insulative layer to a surface area of the surface of the window layer is between 0.5-0.9.

2. The light-emitting element of claim 1 , wherein the first insulative layer comprises a compound of group IIA or a compound of group VILA.

3. The light-emitting element of claim 2 , wherein the first insulative layer comprises magnesium fluoride.

4. The light-emitting element of claim 1 , wherein the first refractive index is smaller than the second refractive index.

5. The light-emitting element of claim 4 , wherein the first refractive index is equal to or smaller than 1.4.

6. The light-emitting element of claim 1 , further comprises a transparent conducting structure on the first insulative layer.

7. The light-emitting element of claim 6 , wherein the first insulative layer comprises multiple pores, and the transparent conducting structure directly contacting the surface of the window layer through the multiple pores.

The light-emitting element of claim 7 , wherein the transparent conducting structure having a second surface contacting the surface of the window layer, and a ratio of a surface area of the second surface of the transparent conducting structure to the surface area of the surface of the window layer is between 0.1250.25.

9. The light-emitting element of claim 6 , wherein a thickness of the first insulative layer is less than a half of a thickness of the transparent conducting structure.

The light-emitting element of claim 6 , wherein the transparent conducting structure comprises a first conducting oxide layer and a second conducting oxide layer, and the second conducting oxide layer is between the first insulative layer and the first conducting oxide layer, and the first conducting oxide layer has a refractive index smaller than a refractive index of the second conducting oxide layer.

11. The light-emitting element of claim 10 , wherein the third refractive index is between 2 and 2.2, and the fourth refractive index is between 1.8 and 2.1.

12. The light-emitting element of claim 10 , wherein the second conducting oxide layer has a thickness between 1 nm and 1 μm and the first conducting oxide layer has a thickness between 10 nm and 1 μm.

13. The light-emitting element of claim 7 , wherein one of the multiple pores has a length or a diameter between 2 μm and 20 μm.

14. The light-emitting element of claim 7 , further comprising an electrical contact layer on the light-emitting stack opposite to the first insulative layer, and the electrical contact layer does not overlap the multiple pores from a top view of the light-emitting element.

15. The light-emitting element of claim 7 , wherein a top-view shape of one of the multiple pores comprises a polygon or a circle.

16. The light-emitting element of claim 6 , further comprising a reflection structure on the transparent conducting structure, a substrate on the reflection structure, and a conducting adhesive layer connecting the substrate to the reflection structure.
