Abstract

Methods of forming a back side image sensor device, as well as back side image sensor devices formed, are disclosed. In one such a method, an image sensor wafer having a first dielectric layer with a first surface is obtained. A reconstituted wafer having a processor die and a second dielectric layer with a second surface is obtained. The reconstituted wafer and the image sensor wafer are bonded to one another including coupling the first surface of the first dielectric layer and the second surface of the second dielectric layer. In another method, such formation is for a processor die bonded to an image sensor wafer. In yet another method, such formation is for a processor die bonded to an image sensor die.

Claims (38)

2 . An image sensor device, comprising:

a sensor die from a reconstituted wafer, the sensor die comprising an image sensor embedded in a dielectric layer; and

a processor die directly bonded to the sensor die without the use of an intervening adhesive.

3 . The image sensor device of claim 2 , wherein the processor die is communicatively coupled to the sensor die via direct hybrid bonds formed therebetween.

4 . The image sensor device of claim 2 , wherein:

the dielectric layer is a first dielectric layer;

the processor die comprises a second dielectric layer; and

the first dielectric layer is directly bonded to the second dielectric layer.

5 . The image sensor device according to claim 4 , wherein:

the first dielectric layer includes one or more first metallic pads;

the second dielectric layer includes one or more second metallic pads; and

the processor die is communicatively coupled to the image sensor via direct hybrid bonds formed between the one or more first metallic pads and the one or more second metallic pads.

6 . The image sensor device according to claim 5 , wherein the first dielectric layer and the second dielectric layer each comprise an oxide material.

7 . The image sensor device according to claim 5 , wherein the one or more first metallic pads and the one or more second metallic pads each comprise a copper material.

8 . The image sensor device according to claim 2 , wherein the image sensor is a back side illuminated image sensor.

9 . The image sensor device according to claim 2 , wherein a first surface of the sensor die comprises an active surface of the image sensor, and a second surface of the sensor die opposite the first surface of the sensor die is bonded to the processor die.

10 . An image sensor device, comprising:

a sensor die from a reconstituted wafer, the sensor die comprising an image sensor embedded in a first dielectric layer, wherein the first dielectric layer includes one or more first metallic pads; and

a processor die comprising a second dielectric layer, wherein the second dielectric layer includes one or more second metallic pads; and

wherein the first dielectric layer and the second dielectric layer are directly bonded to one another without the use of an intervening adhesive; and

wherein the processor die is communicatively coupled to the image sensor via direct hybrid bonds formed between the one or more first metallic pads and the one or more second metallic pads.

11 . The image sensor device according to claim 10 , wherein the first dielectric layer and the second dielectric layer each comprise an oxide material.

12 . The image sensor device according to claim 10 , wherein the one or more first metallic pads and the one or more second metallic pads each comprise a copper material.

13 . The image sensor device according to claim 10 , wherein the image sensor is a back side illuminated image sensor.

14 . The image sensor device according to claim 10 , wherein a first surface of the sensor die comprises an active surface of the image sensor, and a second surface of the sensor die opposite the first surface of the sensor die is bonded to the processor die.

15 . An image sensor device, comprising:

a sensor die from a reconstituted wafer, the sensor die comprising an image sensor and a first dielectric layer; and

a processor die comprising a second dielectric layer, wherein the first dielectric layer and the second dielectric layer are directly bonded to one another without the use of an intervening adhesive.

16 . The image sensor device of claim 15 , wherein the processor die is communicatively coupled to the sensor die via direct hybrid bonds formed therebetween.

17 . The image sensor device according to claim 15 , wherein:

the first dielectric layer includes one or more first metallic pads;

the second dielectric layer includes one or more second metallic pads; and

the processor die is communicatively coupled to the image sensor via direct hybrid bonds formed between the one or more first metallic pads and the one or more second metallic pads.

18 . The image sensor device according to claim 15 , wherein the first dielectric layer and the second dielectric layer each comprise an oxide material.

19 . The image sensor device according to claim 17 , wherein the one or more first metallic pads and the one or more second metallic pads each comprise a copper material.

20 . The image sensor device according to claim 17 , wherein the image sensor is a back side illuminated image sensor.

21 . The image sensor device according to claim 15 , wherein a first surface of the sensor die comprises an active surface of the image sensor, and a second surface of the sensor die opposite the first surface of the sensor die is bonded to the processor die.
