Abstract

Systems and methods are provided for ultra-fast modulation vertical-cavity surface-emitting laser (VCSEL). An example optical device includes an optical source and an electro-absorption modulated laser (EML) based structure on top of the optical source. The electro-absorption modulated laser (EML) based structure includes a grating structure, with the grating structure including a plurality of grating lines, and with the grating structure further including Pockels material disposed within the grating structure.

21 . An optical device comprising:

an optical source; and

a modulator on the optical source,

wherein the modulator comprises a high contrast grating structure comprising a plurality of grating lines, and

wherein the grating lines comprise Pockels material.

22 . The optical device according to claim 21 , wherein at least one grating line of the plurality of grating lines comprises a contact.

23 . The optical device according to claim 22 , wherein the modulator is operable to reflect optical signals from the optical source back towards the optical source when a voltage is applied to the contact.

24 . The optical device according to claim 22 , wherein the modulator is operable to deflect optical signals received from the optical source at a tunable angle from perpendicular to a surface of the modulator based on a voltage applied to the contact.

25 . The optical device according to claim 21 , wherein the plurality of grating lines comprises sub-wavelength dimensions in at least one dimension.

26 . The optical device according to claim 21 , wherein the optical source comprises a vertical-cavity surface-emitting laser (VCSEL), a photonic-crystal surface-emitting laser (PCSEL), or a high-order distributed feedback (DFB) laser.

27 . The optical device according to claim 21 , wherein a refractive index associated with the modulator is configured by one or more of: a width of the grating lines, a spacing between the grating lines, and a periodicity of the grating lines.

28 . The optical device according to claim 27 , wherein the modulator is configured to provide phase modulation to incident beams or waves coupled into the modulator based on an adjustment to the refractive index (RI) associated with the modulator.

29 . The optical device according to claim 21 , wherein the modulator is configured to provide polarization modulation to incident beams or waves coupled into the modulator.

30 . An optical device comprising:

an optical source; and

a modulator on the optical source,

wherein the modulator comprises:

a high contrast grating structure comprising a plurality of grating lines comprising a first material; and

Pockels material between or on the first material.

31 . The optical device according to claim 30 , wherein the first material comprises a semiconductor.

32 . The optical device according to claim 30 , wherein the first material comprises a dielectric material.

33 . The optical device according to claim 30 , wherein at least one grating line of the plurality of grating lines comprises a contact.

34 . The optical device according to claim 33 , wherein the modulator is operable to reflect optical signals from the optical source back towards the optical source when a voltage is applied to the contact.

35 . The optical device according to claim 33 , wherein the modulator is operable to deflect optical signals received from the optical source at a tunable angle from perpendicular to a surface of the modulator based on a voltage applied to the contact.

36 . The optical device according to claim 30 , wherein the plurality of grating lines comprises sub-wavelength dimensions in at least one dimension.

37 . The optical device according to claim 30 , wherein the optical source comprises a vertical-cavity surface-emitting laser (VCSEL), a photonic-crystal surface-emitting laser (PCSEL), or a high-order distributed feedback (DFB) laser.

38 . The optical device according to claim 30 , wherein a refractive index associated with the modulator is configured by one or more of: a width of the grating lines, a spacing between the grating lines, and a periodicity of the grating lines.

39 . The optical device according to claim 38 , wherein the modulator is configured to provide phase modulation to incident beams or waves coupled into the modulator based on an adjustment of the refractive index associated with the modulator.

40 . The optical device according to claim 30 , wherein the modulator is configured to provide polarization modulation to incident beams or waves coupled into the modulator.
