Abstract

Fast on-line electro-optical detection of wafer defects by illuminating with a short light pulse from a repetitively pulsed laser, a section of the wafer while it is moved across the field of view of an imaging system, and imaging the moving wafer onto a focal plane assembly, optically forming a continuous surface of photo-detectors at the focal plane of the optical imaging system. The continuously moving wafer is illuminated by a laser pulse of duration significantly shorter than the pixel dwell time, such that there is effectively no image smear during the wafer motion. The laser pulse has sufficient energy and brightness to impart the necessary illumination to each sequentially inspected field of view required for creating an image of the inspected wafer die. A novel fiber optical illumination delivery system, which is effective in reducing the effects of source coherence is described. Other novel aspects of the system include a system for compensating for variations in the pulse energy of a Q-switched laser output, methods for autofocussing of the wafer imaging system, and novel methods for removal of repetitive features of the image by means of Fourier plane filtering, to enable easier detection of wafer defects.

Claims (27)

1. A system for compensating for variations in the pulse energy of a Q-switched laser output, wherein said Q-switched laser has an optical pump, the system comprising:

a monitor detector for sampling a part of said laser output, determining the pulse energy of said laser based on a sample of the part of said laser output, sampling a part of the output of said optical pump, and determining the optical pump pulse energy based on a sample of the part of the output of said optical pump;

a pulse energy comparator circuit which compares the energy of a laser pulse generated by said laser with that of at least one previous laser pulse generated by said laser and compares said optical pump pulse with pulse energy of a known optical pump;

a pulse energy trend calculator which utilizes information from said comparator circuit to determine a temporal trend in pulse energy;

a pump pulse energy difference calculator which utilizes information from said comparator circuit to determine a change in said optical pump pulse energy relative to said pulse energy of said known optical pump; and

a Q-switch delay generator for receiving information from said pulse energy trend calculator and from said pump pulse energy difference calculator, and adjusting the Q-switch delay time such as to reduce a variation in the pulse energy detected in said laser output responsively to the received information.

A system according to claim 1 , wherein said Q-switched laser comprises a non-linear optical element functioning as a harmonic generating element, is placed in a laser beam light path of said laser and provides harmonic output of said laser output, further wherein said monitor detector samples a part of said laser output and a part of said harmonic output provided by said non-linear optical element.

3. A method for compensating for variations in the pulse energy of a Q-switched laser output, wherein the Q-switched laser includes an optical pump, the method comprising:

employing a monitor detector to sample a part of said laser output, determine a pulse energy of said laser based on a sample of the part of said laser output, sample a part of an output of said optical pump, and determine a optical pump pulse energy based on a sample of the part of the output of said optical pump;

comparing the energy of a laser pulse generated by said laser with that of at least one previous laser pulse generated by said laser by utilizing a pulse energy comparator circuit;

calculating a pulse energy trend by utilizing information resulting from comparing said energies to determine a temporal trend in said pulse energy;

comparing said optical pump pulse energy with the pulse energy of a known optical pump;

utilizing information resulting from said comparing of said optical pump pulse energy with the pulse energy of a known optical pump to calculate a change in said optical pump pulse energy relative to said pulse energy of said known optical pump; and

employing a Q-switch delay generator to receive information resulting from calculating the pulse energy trend and the change in said optical pump pulse energy relative to said pulse energy of said known optical pump, and to adjust a Q-switch delay time such as to reduce a variation in said pulse energy detected in said laser output responsively to the received information.

A method according to claim 3 , also comprising, prior to said employing said monitor detector to sample the part of said laser output, employing a non-linear optical element which functions as a harmonic generating element and which is placed in a laser beam light path of said laser and provides harmonic output of said laser output, and employing said monitor detector to sample at least part of said harmonic output provided by said non-linear optical element.

5. A system for compensating for variations in the pulse energy of a Q-switched laser output, the system comprising:

said Q-switched laser, wherein said Q-switched laser comprises a non-linear optical element functioning as a harmonic generating element, wherein the non-linear optical element is placed in a laser beam light path generated by said laser and provides harmonic output of said laser output;

a monitor detector for sampling said laser output, determining the pulse energy of said laser based on a sample of said laser output, sampling said harmonic output provided by said non-linear optical element, and determining a harmonic output energy based on a sample of the harmonic output;

a pulse energy comparator circuit which compares the energy of a laser pulse generated by said laser with that of at least one previous laser pulse generated by said laser;

a pulse energy trend calculator which utilizes information from said comparator circuit to determine a temporal trend in pulse energy; and

a Q-switch delay generator for receiving information from said pulse energy trend calculator and adjusting a Q-switch delay time such as to reduce a variation in the pulse energy detected in said laser output responsively to the received information.

6. A method for compensating for variations in the pulse energy output of a Q-switched laser, the method comprising:

employing a non-linear optical element which functions as a harmonic generating element and which is placed in a laser beam light path of said laser and providing harmonic output of said laser output;

employing a monitor detector to sample at least part of said harmonic output provided by said non-linear optical element, sample a part of said laser output, and determine the pulse energy of said laser based on a sample of the part of said laser output;

comparing the energy of a laser pulse generated by said laser with that of at least one previous laser pulse generated by said laser by utilizing a pulse energy comparator circuit;

calculating a pulse energy trend by utilizing information resulting from comparing said energies; and

employing a Q-switch delay generator to receive information resulting from said calculating and to adjust a Q-switch delay time such as to reduce a variation in said pulse energy detected in said laser output responsively to the received information.
