Abstract

Systems and methods are provided for imaging a planar specular object such as a semiconductor wafer. In one embodiment, an imaging system for imaging a defect on a planar specular object includes a telecentric lens having a sufficiently aspherical surface such that the telecentric lens is substantially corrected for an optical aberration. The imaging system also includes a telecentric stop including an aperture therein to block light reflected from the planar specular object while allowing light reflected from the defect to pass through the aperture. The imaging system further includes a lens group having a system stop positioned between the telecentric stop and the lens group. The lens group is substantially corrected for the optical aberration independent of the telecentric lens.

Claims (15)

1. A telecentric on-axis darkfield (TOAD) lighting device comprising:

a plurality of elongated illumination sources arranged on a planar surface, each of the plurality of elongated illumination sources comprising a first dimension and a second dimension within a plane parallel to the planar surface, wherein the first dimension is longer than the second dimension, and wherein the plurality of elongated illumination sources are arranged in:

a first circular array of the elongated illumination sources, wherein the first dimension of each elongated illumination source in the first circular array is arranged radially within the plane with respect to a center point, the first circular array located at a first radius from the center point; and

a second circular array of the elongated illumination sources, wherein the first dimension of each elongated illumination source in the second circular array is arranged tangentially within the plane with respect to the center point, the second circular array located at a second radius from the center point.

The TOAD lighting device of claim 1 , further comprising a third circular array of the elongated illumination sources, wherein the first dimension of each elongated illumination source in the third circular array is arranged radially within the plan with respect to the center point, the third circular array located at a third radius from the center point.

The TOAD lighting device of claim 2 , further comprising a fourth circular array of the elongated illumination sources, wherein the first dimension of each elongated illumination source in the fourth array is arranged tangentially within the plane with respect the center point, the fourth circular array located at a fourth radius from the center point.

4. The TOAD lighting device of claim 3 , wherein the second radius is longer than the first radius.

5. The TOAD lighting device of claim 4 , wherein the third radius is longer than the second radius.

6. The TOAD lighting device of claim 5 , wherein the fourth radius is longer than the third radius.

The TOAD lighting device of claim 2 , further comprising a fourth circular array of the elongated illumination sources, wherein the first dimension of each elongated illumination source in the fourth array is arranged within the plane at an angle offset from a tangential configuration with respect the center point, the fourth circular array located at a fourth radius from the center point.

8. The TOAD lighting device of claim 7 , wherein the first circular array and the second circular array include equal numbers of the elongated illumination sources.

9. The TOAD lighting device of claim 8 , wherein the third circular array includes twice as many of the elongated illumination sources as that of the first and second circular arrays.

10. The TOAD lighting device of claim 9 , wherein the fourth circular array includes twice as many of the elongated illumination sources as that of the first and second circular arrays.

11. The TOAD lighting device of claim 1 , wherein each of the plurality of elongated illumination sources is rectangular within the plane.

12. The TOAD lighting device of claim 1 , wherein each of the plurality of elongated illumination sources comprises a light emitting diode.
