Abstract

An optical element includes a support plate composed of optically active material having an optic axis and at least two planar-parallel portions supported by the support plate, each of the at least two planar-parallel portions composed of optically active material having an optic axis. When a first linearly polarized light ray passes through a first section of the optical element along a direction parallel to the optic axes, a plane of oscillation of the first linearly polarized light ray is rotated by a first angle and when a second linearly polarized light ray passes through a second section of the optical element along a direction parallel to the optic axes, a plane of oscillation of the second linearly polarized light ray is rotated by a second angle different from the first angle.

Claims (30)

1. An optical element, comprising:

a support plate comprising optically active material having an optic axis, where the optically active material rotates a polarization direction of linearly polarized light propagating through the optically active material in a direction parallel to the optic axis;

at least two planar-parallel portions supported by the support plate, each of the at least two planar-parallel portions comprising optically active material having an optic axis, where the optically active material of each planar-parallel portion rotates a polarization direction of linearly polarized light propagating through the optically active material in a direction parallel to the optic axis of the optically active material of the respective planar-parallel portion,

wherein:

there exists a first path and a second path of light through the optical element, the first path traversing the support plate and a first of the planar-parallel portions parallel to the optic axis of the optically active material of the first planar-parallel portion, and the second path traversing the support plate and a second of the planar-parallel portions parallel to the optic axis of the optically active material of the second planar-parallel portion;

when a first linearly polarized light ray passes through the optical element along the first path, a plane of oscillation of the first linearly polarized light ray is rotated by a first angle; and

when a second linearly polarized light ray passes through the optical element along the second path, a plane of oscillation of the second linearly polarized light ray is rotated by a second angle different from the first angle.

2. The optical element of claim 1 , wherein the optical element is configured to transform an entering light bundle with a first linear polarization distribution into an exiting light bundle with a second linear polarization distribution different from the first linear polarization distribution.

3. The optical element of claim 2 , wherein the second linear polarization distribution is an approximately tangential polarization distribution or an approximately radial polarization distribution.

4. The optical element of claim 1 , wherein the optic axis of the optically active material of the support plate and the optic axes of the optically active material of each of the at least two planar-parallel portions are substantially parallel.

5. The optical element of claim 4 , wherein the optical element has an element axis oriented substantially parallel to the optic axes of the optically active materials.

The optical element of claim 1 , wherein the support plate has a thickness so that, when linearly polarized light passes through the support plate in a direction parallel to the optic axis of the support plate, an orientation of polarization of the linearly polarized light is rotated by an angle of about p*90°, where p is an integer greater than zero.

The optical element of claim 1 , wherein the support plate has a thickness so that, when linearly polarized light passes through the support plate in a direction parallel to the optic axis of the support plate, an orientation of polarization of the linearly polarized light is rotated by an angle of about p*180°, where p is an integer greater than zero.

8. The optical element of claim 1 , wherein the at least two planar-parallel portions comprise the same optically active material as the support plate.

9. The optical element of claim 1 , wherein the optically active material of the support plate has a specific rotation of a first sign, and the optically active material of the at least two planar-parallel portions has a specific rotation of a second sign opposite the first sign.

10. The optical element of claim 9 , wherein the optically active material of the support plate and the optically active material of the at least two planar-parallel portions are optical isomers.

11. The optical element of claim 10 , wherein the optically active material of the support plate comprises L-quartz or R-quartz.

12. The optical element of claim 1 , wherein the at least two planar-parallel portions are mounted on the support plate by wringing.

13. The optical element of claim 1 , wherein the at least two planar-parallel portions are configured as sectors of a circle, or as hexagonal, square, rectangular, or trapeze-shaped raster elements.

14. The optical element of claim 1 , further comprising a plurality of planar-parallel portions mounted on the support plate.

15. A system, comprising:

an illumination system;

a projection objective; and

the optical element of claim 1 in the illumination system,

wherein the system is a microlithography optical system.

16. The system of claim 15 , further comprising:

an immersion medium with a refractive index different from air; and

a substrate,

wherein the immersion medium is between the substrate and an optical element nearest to the substrate.

17. A method, comprising manufacturing a micro-structured semiconductor component using the system of claim 15 .
