Abstract

An object is to reduce leakage current and parasitic capacitance of a transistor used for an LSI, a CPU, or a memory. A semiconductor integrated circuit included in an LSI, a CPU, or a memory is manufactured using the transistor which is formed using an oxide semiconductor which is an intrinsic or substantially intrinsic semiconductor obtained by removal of impurities which serve as electron donors (donors) from the oxide semiconductor and has larger energy gap than a silicon semiconductor, and is formed over a semiconductor substrate. With the transistor which is formed over the semiconductor substrate and includes the highly purified oxide semiconductor layer with sufficiently reduced hydrogen concentration, a semiconductor device whose power consumption due to leakage current is low can be realized.

Claims (38)

1. A semiconductor device comprising:

an antenna; and

a semiconductor integrated circuit,

wherein the semiconductor integrated circuit comprises:

a first insulating layer;

a second insulating layer over the first insulating layer;

a first thin film transistor comprising a first oxide semiconductor layer, the first oxide semiconductor layer over the first insulating layer; and

a second thin film transistor comprising a second oxide semiconductor layer, the second oxide semiconductor layer over the second insulating layer,

wherein the first oxide semiconductor layer does not overlap with the second insulating layer,

wherein the second oxide semiconductor layer overlaps with the second insulating layer,

wherein each of the first oxide semiconductor layer and the second oxide semiconductor layer comprises an intrinsic or substantially intrinsic oxide semiconductor, and

wherein each of the first oxide semiconductor layer and the second oxide semiconductor layer comprises microcrystalline portions.

2. The semiconductor device according to claim 1 ,

wherein a drain electrode of the first thin film transistor is electrically connected to a source electrode of the second thin film transistor, and

wherein a gate electrode of the second thin film transistor is electrically connected to the source electrode of the second thin film transistor.

3. The semiconductor device according to claim 1 , wherein a channel length of the first thin film transistor is longer than a channel length of the second thin film transistor.

4. The semiconductor device according to claim 1 , wherein a thickness of the first oxide semiconductor layer is smaller than a thickness of the second oxide semiconductor layer.

5. The semiconductor device according to claim 1 , wherein each of the first oxide semiconductor layer and the second oxide semiconductor layer contains In, Ga, and Zn.

6. The semiconductor device according to claim 1 , wherein an off-current value of the first thin film transistor is less than or equal to 1×10 −13 A.

7. The semiconductor device according to claim 1 , wherein the semiconductor integrated circuit is any of a CPU, an LSI, and a DRAM.

8. The semiconductor device according to claim 1 , wherein the semiconductor device is an electronic book or a cellular phone.

9. A semiconductor device comprising:

a first insulating layer;

a second insulating layer over the first insulating layer;

a first thin film transistor comprising a first oxide semiconductor layer, the first oxide semiconductor layer over the first insulating layer; and

a second thin film transistor comprising a second oxide semiconductor layer, the second oxide semiconductor layer over the second insulating layer,

wherein the first oxide semiconductor layer does not overlap with the second insulating layer,

wherein the second oxide semiconductor layer overlaps with the second insulating layer,

wherein each of the first oxide semiconductor layer and the second oxide semiconductor layer comprises an intrinsic or substantially intrinsic oxide semiconductor, and

wherein each of the first oxide semiconductor layer and the second oxide semiconductor layer comprises microcrystalline portions.

10. The semiconductor device according to claim 9 ,

wherein a drain electrode of the first thin film transistor is electrically connected to a source electrode of the second thin film transistor, and

wherein a gate electrode of the second thin film transistor is electrically connected to the source electrode of the second thin film transistor.

11. The semiconductor device according to claim 9 , wherein a channel length of the first thin film transistor is longer than a channel length of the second thin film transistor.

12. The semiconductor device according to claim 9 , wherein a thickness of the first oxide semiconductor layer is smaller than a thickness of the second oxide semiconductor layer.

13. The semiconductor device according to claim 9 , wherein each of the first oxide semiconductor layer and the second oxide semiconductor layer contains In, Ga, and Zn.

14. The semiconductor device according to claim 9 , wherein an off-current value of the first thin film transistor is less than or equal to 1×10 −13 A.

15. The semiconductor device according to claim 9 , wherein the semiconductor device is any of a CPU, an LSI, and a DRAM.
