Abstract

The present disclosure is directed to a device that includes a substrate and a sensor formed on the substrate. The sensor includes a chamber formed from a plurality of integrated cavities, a membrane above the substrate, the membrane having a plurality of openings, each opening positioned above one of the cavities, and a plurality of diamond shaped anchors positioned between the membrane and the substrate, the anchors positioned between each of the cavities. A center of each opening is also a center of one of the cavities.

Claims (35)

1. A device, comprising:

a substrate;

a sensor formed on the substrate, the sensor including:

a single chamber having a plurality of integrated cavities;

a membrane above the substrate, the membrane having a plurality of openings, each opening positioned above one of the cavities; and

a plurality of anchors positioned between the membrane and the substrate, the anchors positioned between each of the cavities.

2. The device of claim 1 wherein a center of each opening is also a center of one of the cavities.

3. The device of claim 1 , further comprising:

a first electrode formed on the substrate, the first electrode separated from the membrane by the chamber; and

a second electrode on the membrane.

4. The device of claim 3 wherein the second electrode is a conductive mesh formed on the membrane.

5. The device of claim 4 wherein the conductive mesh includes a plurality of rows and columns that intersect, each anchor being positioned beneath an intersection of the rows and the columns.

6. The device of claim 4 wherein the conductive mesh includes a first conductive layer on the membrane and a second conductive layer on the first conductive layer.

7. The device of claim 4 wherein the membrane has a first width between adjacent openings and the second electrode has a second width between adjacent openings, the first width being greater than a second width.

8. The device of claim 1 wherein the anchors are diamond shaped.

9. A device, comprising:

a substrate;

a membrane suspended above the substrate, the membrane having a plurality of openings arranged in rows and columns, a center of one row of openings being spaced from a center of an adjacent row of openings by a distance, and a center of one column of openings being spaced from a center of an adjacent column of openings by the distance; and

a plurality of anchors positioned between the substrate and the membrane, the plurality of anchors arranged in rows and columns, a center of one row of anchors being spaced from a center of an adjacent row of anchors by the distance, and a center of one column of anchors being spaced from a center of an adjacent column of anchors by the distance, the rows and columns of the anchors being shifted with respect to the rows and columns of the openings by half of the distance.

10. The device of claim 9 wherein the anchors have a diamond shape.

11. The device of claim 6 , further comprising a first electrode on the substrate and a second electrode on the membrane.

12. The device of claim 11 wherein the second electrode includes a plurality of openings that correspond to the plurality of openings in the membrane, the openings in the second electrode being larger than the openings in the membrane.

13. The device of claim 12 wherein the second electrode is positioned above the anchors.

14. A device, comprising:

a semiconductor substrate;

a bottom electrode in contact with the semiconductor substrate;

an array of anchors formed on the substrate;

a membrane supported by the anchors and spaced apart from the bottom electrode at a fixed distance, the membrane having a plurality of openings therein; and

a top electrode in contact with the membrane.

15. The device of claim 14 wherein the top electrode is a conductive mesh.

16. The device of claim 14 wherein the device is part of a micro-sensor array exposed to an ambient environment through the openings.

17. The device of claim 16 further comprising an ASIC formed in the semiconductor substrate below the micro-sensor array.

18. The device of claim 16 wherein different elements of the micro-sensor array are coupled to the same bottom electrode.

19. The device of claim 14 wherein the bottom and top electrodes serve as capacitor plates and air separating the electrodes serves as a capacitive dielectric.

20. The device of claim 14 wherein the membrane is a flexible membrane suitable for use as a pressure sensor.
