Abstract

Adsorbents of varying types and forms are described, as usefully employed in gas supply packages that include a gas storage and dispensing vessel holding such adsorbent for storage of sorbate gas thereon, and a gas dispensing assembly secured to the vessel for discharging the sorbate gas from the gas supply package under dispensing conditions thereof. Corresponding gas supply packages are likewise described, and various methods of processing the adsorbent, and manufacturing the gas supply packages.

Claims (23)

. A composition for supplying a fluid for use, comprising an adsorbent having fluid reversibly adsorbed thereon, wherein the adsorbent comprises material selected from the group consisting of titania, zirconia, silicalite, metal organic framework (MOF) materials and polymer framework (PF) materials, wherein the fluid comprises fluid for manufacturing semiconductor products, flat-panel displays, solar panels, or components or subassemblies thereof, and wherein when the fluid comprises silane or disilane, the adsorbent may additionally comprise silica.

. The composition of claim 1 , wherein the fluid is selected from the group consisting of silane, disilane, germane, diborane, and acetylene.

. The composition of claim 1 , wherein the fluid comprises silane.

. The composition of claim 1 , wherein the adsorbent comprises silicalite.

. The composition of claim 1 , wherein the composition is stored at sub-atmospheric pressure.

. The composition of claim 1 , wherein the adsorbent is in a form selected from the group consisting of powders, beads, pellets, tablets, aggregates, and monoliths.

. The composition of claim 1 , wherein the adsorbent comprises porosity in which at least 40% of pores have a size of less than 1 nm.

. (canceled)

. A fluid supply package, comprising a fluid storage and dispensing vessel containing the composition of claim 1 , and a dispensing assembly configured to dispense fluid from the vessel under dispensing conditions.

. The fluid supply package of claim 9 , wherein the fluid comprises silane.

. The fluid supply package of claim 9 , wherein the adsorbent comprises silicalite.

. The fluid supply package of claim 9 , wherein the fluid comprises silane and the adsorbent comprises silicalite.

- 154 . (canceled)

. The composition of claim 1 , wherein the adsorbent comprises a metal organic framework (MOF) material.

. The fluid supply package of claim 9 , wherein the dispensing assembly is configured to dispense fluid from the vessel under sub-atmospheric dispensing conditions.

. A method of supplying a fluid for use to a fluid-utilizing tool, comprising:

dispensing a fluid from a fluid supply package comprising an adsorbent composition including an adsorbent having the fluid reversibly adsorbed thereon, wherein the adsorbent comprises material selected from the group consisting of titania, zirconia, silicalite, metal organic framework (MOF) materials and polymer framework (PF) materials.

. The method of claim 157 , further comprising exposing the adsorbent composition to a reduced pressure.

. The method of claim 157 , further comprising desorbing the fluid from the absorbent composition and flowing the desorbed fluid from the fluid supply package to the fluid-utilizing tool.

. The method of claim 157 , wherein the fluid comprises silane.

. The method of claim 157 , wherein the adsorbent comprises silicalite.

. The method of claim 157 , wherein the adsorbent comprises silica.

. The method of claim 157 , wherein the adsorbent comprises a metal organic framework (MOF) material.
