Abstract

A laser processing system for micromachining a workpiece includes a laser source to generate laser pulses for processing a feature in a workpiece, a galvanometer-driven (galvo) subsystem to impart a first relative movement of a laser beam spot position along a processing trajectory with respect to the surface of the workpiece, and an acousto-optic deflector (AOD) subsystem to effectively widen a laser beam spot along a direction perpendicular to the processing trajectory. The AOD subsystem may include a combination of AODs and electro-optic deflectors. The AOD subsystem may vary an intensity profile of laser pulses as a function of deflection position along a dither direction to selectively shape the feature in the dither direction. The shaping may be used to intersect features on the workpiece. The AOD subsystem may also provide rastering, galvo error position correction, power modulation, and/or through-the-lens viewing of and alignment to the workpiece.

Claims (17)

1. A method comprising:

generating a laser beam, the laser beam comprising a plurality of pulses;

passing the laser beam sequentially through a first acousto-optic deflector (AOD) and a second AOD and onto a surface of a workpiece; and

while passing the laser beam through the first AOD and second AOD, applying a first chirped RF waveform to the first AOD to output a first diffracted laser beam to the second AOD and applying a second chirped RF waveform to the second AOD to output a second diffracted laser beam, wherein the first diffracted laser beam is diffracted along a first direction and the second diffracted laser beam is diffracted along a second direction perpendicular to the first direction,

wherein applying the first chirped RF waveform and the second chirped RF waveform selectively changes a spot size of the laser beam at the surface of the workpiece on a pulse-by-pulse basis.

2. The method of the claim 1 , further comprising, after passing the second diffracted laser beam through a scan lens, directing the second diffracted laser beam onto the workpiece to cut a trench in the workpiece.

3. A method comprising:

generating a laser beam, the laser beam comprising a plurality of pulses;

passing the laser beam sequentially through a first acousto-optic deflector (AOD) and a second AOD and onto a surface of a workpiece; and

while passing the laser beam through the first AOD and second AOD, applying a first chirped RF waveform to the first AOD to output a first diffracted laser beam to the second AOD and applying a second chirped RF waveform to the second AOD to output a second diffracted laser beam, wherein the first diffracted laser beam is diffracted along a first direction and the second diffracted laser beam is diffracted along a second direction perpendicular to the first direction,

wherein a duration of the first chirped RF waveform and the second chirped RF waveform is in a range from 0.1 is to 10 μs.

4. The method of claim 2 , wherein the duration of the first chirped RF waveform and the second chirped RF waveform is 1 μs.

5. The method of claim 1 , wherein applying the first chirped RF waveform and the second chirped RF waveform selectively defocuses the laser beam at the surface of the workpiece.

6. A computer for implementing the method of claim 3 .

7. The computer of claim 6 , wherein the computer is further configured to implement the method of claim 6 .

A non-transitory computer-readable medium having instructions stored thereon which, when executed by a computer coupled to RF drives of an acousto-optic deflector (AOD) system having a first AOD and a second AOD arranged to diffract an incident laser beam along directions that are perpendicular to one another, cause the computer to control the RF drives to perform the method of claim 3 .

9. The non-transitory computer-readable medium of claim 8 , wherein the instructions cause the computer to control the RF drives to perform the method of claim 6 .
