Abstract

Doping techniques for fin-like field effect transistors (FinFETs) are disclosed herein. An exemplary method includes forming a fin structure, forming a doped amorphous layer over a portion of the fin structure, and performing a knock-on implantation process to drive a dopant from the doped amorphous layer into the portion of the fin structure, thereby forming a doped feature. The doped amorphous layer includes a non-crystalline form of a material. In some implementations, the knock-on implantation process crystallizes at least a portion of the doped amorphous layer, such that the portion of the doped amorphous layer becomes a part of the fin structure. In some implementations, the doped amorphous layer includes amorphous silicon, and the knock-on implantation process crystallizes a portion of the doped amorphous silicon layer.

Claims (36)

1. A device comprising:

a fin structure disposed over a substrate, the fin structure including:

an undoped portion of a semiconductor fin formed of a first semiconductor material;

a doped portion of the semiconductor fin, the doped portion of the semiconductor fin positioned over and around the undoped portion of the semiconductor fin; and

a doped layer disposed over and around the doped portion of the semiconductor fin, the doped layer formed of a second semiconductor material, wherein the doped portion of the semiconductor fin and the doped layer both include the same dopant, wherein a concentration of the dopant is substantially uniform at any point of the doped portion of the semiconductor fin and the doped layer, wherein the dopant concentration is considered substantially uniform when doping concentrations at any defined number of points of the doped portion of the semiconductor fin and the doped layer are within ±5% of each other;

a gate dielectric layer disposed over a portion of the fin structure that is free of the doped portion of the semiconductor fin and the doped layer; and

a gate electrode disposed over the gate dielectric layer.

2. The device of claim 1 , wherein the first semiconductor material includes silicon germanium and the second semiconductor material includes silicon.

3. The device of claim 1 , wherein the first semiconductor material is different than the second semiconductor material.

4. The device of claim 1 , wherein the dopant is selected from the group consisting of boron, germanium, indium, arsenic and phosphorus.

5. The device of claim 1 , wherein the dopant concentration ranges from about 1×10 20 cm −3 to about 5×10 20 cm −3 .

6. The device of claim 1 , wherein a height of the fin structure is about 30 nm to about 80 nm, and

wherein a width of the fin structure is about 2 nm to about 33 nm.

7. The device of claim 1 , further comprising a dielectric isolation structure disposed on the substrate, and wherein the fin structure interfaces with the dielectric isolation structure.

8. The device of claim 1 , wherein the doped layer and the doped portion of the semiconductor fin extend to a greater height above the substrate than the undoped portion of the semiconductor fin.

9. A device comprising:

a fin structure disposed over a substrate, the fin structure including:

an undoped portion extending from the substrate, the undoped portion formed of a first semiconductor material;

a doped portion extending from the substrate and surrounding the undoped portion, the doped portion interfacing with the undoped portion; and

a doped layer surrounding the doped portion, the doped layer interfacing with the doped portion and formed of a second semiconductor material that is different than the first semiconductor material, wherein the doped portion of the fin structure and the doped layer both include the same dopant, wherein a concentration of the dopant is substantially uniform at any point of the doped portion of the fin structure and the doped layer, wherein the dopant concentration is considered substantially uniform when an average doping concentration of the doped portion of the fin structure and an average doping concentration of the doped layer are within ±5% of each other; and

a gate stack disposed over the fin structure, the gate stack including a gate dielectric layer and a gate electrode layer.

10. The device of claim 9 , wherein the doped portion of the fin structure extends continuously from a first surface of the doped layer to an opposing second surface of the doped layer, the first surface and the second surface extending perpendicular to a top surface of the substrate.

11. The device of claim 9 , wherein the first semiconductor material includes germanium and the second semiconductor material include silicon.

12. The device of claim 9 , wherein the dopant concentration ranges from about 1×10 20 cm −3 to about 5×10 20 cm −3 .

13. The device of claim 9 , wherein the first dopant and the second dopant includes the same dopant selected from the group consisting of boron, germanium, indium, arsenic and phosphorus.

14. A device comprising:

a semiconductor fin structure forming a lightly doped source/drain feature disposed over a substrate, wherein the lightly doped source/drain feature includes:

a first semiconductor material extending from the substrate to a first height, the first semiconductor material including a first dopant at a first dopant concentration; and

a second semiconductor material extending to a second height above the substrate that is different from the first height, the second semiconductor material including a second dopant at a second dopant concentration, the second semiconductor material being different than the first semiconductor material, wherein the first dopant and the second dopant are the same, wherein the first dopant concentration at any point in the first semiconductor material and the second dopant concentration at any point in the second semiconductor material are within ±5% of each other; and

a gate stack disposed over the semiconductor fin structure, the gate stack including a gate dielectric layer and a gate electrode layer.

15. The device of claim 14 , wherein the first dopant concentration is a range from about 1×10 20 cm −3 to about 5×10 20 cm −3 .

16. The device of claim 14 , wherein the lightly doped feature further includes an undoped portion of the first semiconductor material extending from the substrate to a third height that is different than the first and second heights.

17. The device of claim 16 , wherein the second height is greater than the first height and the first height is greater than the third height.

18. The device of claim 14 , wherein the first dopant and the second dopant are an n-type dopant.

19. The device of claim 14 , wherein the first dopant and the second dopant are a p-type dopant.

20. The device of claim 14 , wherein the gate dielectric layer interfaces with the second semiconductor material.
