Abstract

A thermally conductive urethane resin composition comprising a castor oil-based polyol, a polyisocyanate compound, and a filler, wherein an equivalent ratio [NCO/OH] of isocyanato groups of the polyisocyanate compound to hydroxyl groups of the castor oil-based polyol is from 0.8 to 1.6, the filler comprises a filler (A) having an average particle diameter of 0.03 to 10 μm, and the filler (A) has been surface-treated with a specific surface treatment agent.

Claims (20)

1 . A thermally conductive urethane resin composition comprising a castor oil-based polyol, a polyisocyanate compound, and a thermally conductive filler, wherein

an equivalent ratio [NCO/OH] of isocyanato groups of the polyisocyanate compound to hydroxyl groups of the castor oil-based polyol is from 0.8 to 1.6,

the thermally conductive filler comprises a thermally conductive filler (A) having an average particle diameter of 0.03 to 10 μm and a thermally conductive filler (B) having an average particle diameter of more than 10 m and 300 m or less,

the thermally conductive filler (A) has been surface-treated with a polymer-type surface treatment agent derived from an alkoxysilane and having a viscosity at 25° C. of 10 to 500 mPa·s, and

the polymer-type surface treatment agent is a compound represented by the following general formula (I):

wherein R 1 and R 2 are each independently an unsubstituted or substituted alkyl group, a plurality of R 1 and a plurality of R 2 are each optionally identical or different, and a is an integer of 1 to 30.

4 . The thermally conductive urethane resin composition according to claim 1 , further comprising a dispersant.

5 . The thermally conductive urethane resin composition according to claim 1 , wherein the filler (B) is aluminum nitride having a silicon-containing oxide coating on the surface thereof.

The thermally conductive urethane resin composition according to claim 1 , wherein a content of the filler (A) that has been surface-treated with the polymer-type surface treatment agent is from 1 to 1000 parts by mass based on 100 parts by mass in total of the castor oil-based polyol and the polyisocyanate compound.

7 . The thermally conductive urethane resin composition according to claim 1 , wherein a content of the filler (B) is from 300 to 3000 parts by mass based on 100 parts by mass in total of the castor oil-based polyol and the polyisocyanate compound.

The thermally conductive urethane resin composition according to claim 1 , wherein the polyisocyanate compound is at least one selected from the group consisting of polymethylene polyphenyl polyisocyanates, carbodiimide-modified diphenylmethane diisocyanates, castor oil-modified diphenylmethane diisocyanates, and allophanate-modified polyisocyanates.

9 . The thermally conductive urethane resin composition according to claim 4 , wherein the surface treatment agent does not interact with the dispersant.

11 . A cured product of the thermally conductive urethane resin composition according to claim 1 .

12 . The cured product of the thermally conductive urethane resin composition according to claim 11 , having a thermal conductivity of 3.0 W/m-K or more.

13 . The cured product of the thermally conductive urethane resin composition according to claim 11 , having a Shore 00 hardness measured in accordance with ASTM D2240 of 20 to 97.

14 . A heat dissipation sheet comprising the cured product of the thermally conductive urethane resin composition according to claim 11 .

15 . An electronic component comprising the cured product of the thermally conductive urethane resin composition according to claim 11 .
