BYPASSED GATE TRANSISTORS HAVING IMPROVED STABILITY
A transistor device includes a plurality of gate fingers that extend in a first direction and are spaced apart from each other in a second direction, each of the gate fingers comprising at least spaced-apart and generally collinear first and second gate finger segments that are electrically connected to each other. The first gate finger segments are separated from the second gate finger segments in the first direction by a gap region that extends in the second direction. A resistor is disposed in the gap region.
1 . A transistor, comprising:
a plurality of gate fingers that have respective longitudinal axes that extend in a first direction and that are spaced apart from each other in a second direction that is perpendicular to the first direction;
a first gate bus;
a first resistor electrically connected between the first gate bus and a first segment of a first gate finger in the plurality of gate fingers; and
a second resistor electrically connected between the first gate bus and a second segment of the first gate finger.
2 . The transistor of claim 1 , further comprising a gate jumper that electrically connects the first gate bus to the second segment of the first gate finger.
3 . The transistor of claim 2 , wherein the second resistor is electrically connected between the first gate bus and the gate jumper.
4 . The transistor of claim 1 , wherein the first segment of the first gate finger and the second segment of the first gate finger are separated from each other in the first direction by a gap region.
5 . The transistor of claim 2 , wherein the first resistor is also electrically connected between the first gate bus and a first segment of a second gate finger in the plurality of gate fingers.

7 . The transistor of claim 2 , further comprising a source contact, wherein the gate jumper vertically overlaps the source contact.
8 . The transistor of claim 2 , further comprising a second gate bus, where the first resistor electrically connects the first gate bus to the second gate bus.

The transistor of claim 8 , wherein the second gate bus comprises a segmented gate bus that includes a plurality of segments that are spaced apart from each other along the second direction, and the first resistor electrically connects the first gate bus to a first segment of the plurality of segments of the second gate bus and the second resistor electrically connects the first gate bus to a second segment of the plurality of segments of the second gate bus.

11 . The transistor of claim 8 , wherein the first resistor and the second resistor each vertically overlap both the first gate bus and the second gate bus.

The transistor of claim 5 , further comprising a third resistor that is electrically connected between the first gate bus and a first segment of a third gate finger in the plurality of gate fingers, wherein gate jumper also electrically connects the first gate bus to a second segment of the third gate finger.
15 . A transistor, comprising:
a plurality of gate fingers that have respective longitudinal axes that extend in a first direction and that are spaced apart from each other in a second direction that is perpendicular to the first direction;
a first gate bus;
a second gate bus that is spaced apart from the first gate bus in the first direction; and
a first resistor that electrically connects the first gate bus to the second gate bus.
16 . The transistor of claim 15 , wherein the second gate bus comprises a segmented gate bus that includes a plurality of segments that are spaced apart from each other along the second direction, and the first resistor electrically connects the first gate bus to a first segment of the plurality of segments of the second gate bus.
17 . The transistor of claim 16 , further comprising a second resistor that electrically connects the first gate bus to a second segment of the plurality of segments of the second gate bus.
18 . The transistor of claim 15 , further comprising a source contact and a gate jumper that extends over the source contact, wherein the first resistor is electrically connected between the first gate bus and a first segment of a first gate finger in the plurality of gate fingers, and the second resistor is electrically connected between the first gate bus and the gate jumper.
19 . The transistor of claim 18 , wherein the gate jumper electrically connects the first gate bus to a second segment of the first gate finger.

22 . The transistor of claim 15 , wherein the first resistor directly contacts both the first gate bus and the second gate bus.
23 . The transistor of claim 17 , wherein the first gate bus and the second gate bus are both part of a first metallization layer, and the first resistor and the second resistor are both part of a second metallization layer.

25 . The transistor of claim 16 , wherein a first segment of a first gate finger in the plurality of gate fingers is directly connected to the first segment of the plurality of segments of the second gate bus.
26 . The transistor of claim 25 , wherein the first segment of a second gate finger in the plurality of gate fingers is directly connected to the first segment of the plurality of segments of the second gate bus.
27 . A transistor, comprising:
a plurality of gate fingers that have respective longitudinal axes that extend in a first direction and that are spaced apart from each other in a second direction that is perpendicular to the first direction;
a first gate bus;
a first resistor that is coupled between the first gate bus and a first segment of a first gate finger in the plurality of gate fingers; and
a second resistor that is coupled between the first gate bus and a second segment of the first gate finger,
wherein the first segment of the first gate finger is spaced apart from the second segment of the first gate finger, and wherein the first segment of the first gate finger is closer to the first gate bus than is the second segment of the first gate finger.
28 . The transistor of claim 27 , further comprising a segmented second gate bus that includes a plurality of segments that are spaced apart from each other along the second direction, wherein the first resistor electrically connects the first gate bus to a first segment of the plurality of segments of the second gate bus and the second resistor electrically connects the first gate bus to a second segment of the plurality of segments of the second gate bus.

30 . The transistor of claim 28 , wherein the first resistor and the second resistor each vertically overlap both the first gate bus and the second gate bus when the transistor is viewed from above.

33 . The transistor of claim 32 , wherein the second resistor is electrically connected between the first gate bus and the gate jumper.
