Abstract

Apparatuses for controlling gas flow are important components for delivering process gases for semiconductor fabrication. These apparatuses for controlling gas flow frequently rely on flow restrictors which can provide a known flow impedance of the process gas. In one embodiment, a flow restrictor is disclosed, the flow restrictor constructed of a plurality of layers, one or more of the layers having a flow passage therein that extends from a first aperture at a first end of the flow restrictor to a second aperture at a second end of the flow restrictor.

Claims (42)

1 . A valve assembly, comprising:

a valve comprising a passage;

a flow restrictor, the flow restrictor comprising:

a first restrictor end;

a second restrictor end;

a longitudinal axis extending from the first restrictor end to the second restrictor end; and

a sealing portion located between the first restrictor end and the second restrictor end along the longitudinal axis; and

a seal, wherein the seal comprises an orifice, wherein the orifice defines an inner surface in contact with the sealing portion of the flow restrictor, wherein the seal surrounds the passage of the valve, and wherein the flow restrictor is in contact with the inner surface of the seal and an inner surface of the passage of the valve,

wherein the seal extends from a first seal end to a second seal end along the longitudinal axis, and

wherein the seal comprises a seat surface at the first seal end, the seat surface configured to engage a closure member of the valve.

2 . The valve assembly of claim 1 , wherein the seal is formed of polytetrafluoroethylene.

3 . The valve assembly of claim 1 , wherein the seal is non-metallic.

4 . The valve assembly of claim 1 , wherein the seal comprises a floor surface at the second seal end.

5 . The valve assembly of claim 1 , wherein the flow restrictor further comprises an unsealed portion, the unsealed portion extending into the passage of the valve.

6 . A valve assembly, comprising:

a valve comprising a port, a passage, and a basin, the passage extending between the port and a floor of the basin;

a flow restrictor, the flow restrictor comprising:

a first end;

a second end;

a longitudinal axis extending from the first end to the second end; and

a sealing portion located between the first end and the second end along the longitudinal axis; and

a seal in contact with both the sealing portion of the flow restrictor and the floor of the basin, wherein the flow restrictor is in contact with an inner surface of the seal and an inner surface of the passage of the valve.

7 . The valve assembly of claim 6 , wherein the seal forms a first seal and a second seal, the first seal between the sealing portion of the flow restrictor and an inner surface of the seal and the second seal between the floor of the basin and a floor surface of the seal.

8 . The valve assembly of claim 6 , wherein the seal comprises:

a first end;

a second end;

a longitudinal axis extending from the first end to the second end; and

an aperture configured to receive the flow restrictor, the aperture forming a fluid-tight connection between the flow restrictor and the seal.

9 . The valve assembly of claim 8 , wherein the seal comprises a flange projecting radially outward.

10 . The valve assembly of claim 9 , wherein the flange is located at the second end of the seal.

11 . The valve assembly of claim 9 , wherein the flange forms a part of the second end of the seal.

12 . The valve assembly of claim 8 , wherein the first end of the seal comprises a seat surface configured to engage a closure member of the valve.

13 . The valve assembly of claim 6 , wherein the seal is configured to form a fluid-tight connection between the seal and the floor of the basin.

14 . A valve assembly, comprising:

a valve body comprising a passage;

a movable closure member;

a flow restrictor, comprising:

a first end;

a second end;

a longitudinal axis extending from the first end to the second end; and

a sealing portion located between the first end and the second end along the longitudinal axis; and

a seal, wherein the seal comprises an orifice, wherein the orifice defines an inner surface, wherein the flow restrictor is in contact with the inner surface of the seal and the valve body, and wherein the seal further comprises a seat surface configured to be engaged by the closure member.
