Abstract

There are provided a reflective photomask capable of reducing the shadowing effect and a method for manufacturing the reflective photomask. A reflective photomask ( 100 ) according to one aspect of the present disclosure includes: a substrate ( 11 )); a reflective layer ( 12 ) having a multi-layer film structure formed on the substrate ( 11 ) and configured to reflect an EUV light; a protective layer ( 13 ) formed on the reflective layer ( 12 ) and configured to protect the reflective layer ( 12 ); and an absorption pattern layer ( 14 a ) formed on the protective layer ( 13 ) and formed with a pattern and configured to absorb the EUV light; in which the absorption pattern layer ( 14 a ) contains a material having an extinction coefficient k to the EUV light larger than 0.041, and a side wall angle θ formed by the side wall of the absorption pattern layer ( 14 a ) and the substrate ( 11 ) is less than 90°.

Claims (50)

1 . A reflective photomask comprising:

a substrate;

a reflective layer having a multi-layer film structure formed on the substrate and configured to reflect an EUV light;

a protective layer formed on the reflective layer and configured to protect the reflective layer; and

an absorption pattern layer formed on the protective layer and formed with a pattern and configured to absorb the EUV light; wherein

the absorption pattern layer contains a material having an extinction coefficient k to the EUV light larger than 0.041, and

a side wall angle θ formed by a side wall of the absorption pattern layer and the substrate is less than 90°.

2 . The reflective photomask according to claim 1 , wherein

the absorption pattern layer contains at least one or more layers,

at least one layer of the absorption pattern layer contains 50 at % or more in total of one or more elements selected from a first material group and oxide, nitride, and oxynitride of the one or more elements selected from the first material group, and

the first material group consists of Sn, In, Te, and Co.

3 . The reflective photomask according to claim 1 , wherein

the absorption pattern layer has a film thickness less than 50 nm, and

an OD value (Optical Density) is 1.0 or more.

4 . The reflective photomask according to claim 1 , wherein

a line width of a lower part of the absorption pattern layer is set as w (nm) and the film thickness of the absorption pattern layer is set as h (nm),

the side wall angle θ satisfies a relationship expressed by tan θ>2×h/w.

5 . The reflective photomask according to claim 1 , wherein

the side wall angle θ satisfies 65°≤θ<90°.

6 . The reflective photomask according to claim 1 , wherein the absorption pattern layer is formable by dry etching using a fluorine-based gas or a chlorine-based gas.

7 . A method for manufacturing a reflective photomask comprising:

forming a substrate;

forming a reflective layer having a multi-layer film structure on the substrate to reflect an EUV light;

forming a protective layer on the reflective layer to protect the reflective layer; and

forming an absorption pattern layer on the protective layer with a pattern to absorb the EUV light; wherein

the absorption pattern layer is formed of a material having an extinction coefficient k of the EUV light larger than 0.041, and

a side wall angle θ formed by a side wall of the absorption pattern layer and the substrate is less than 90°.

8 . The reflective photomask according to claim 2 , wherein

the absorption pattern layer has a film thickness less than 50 nm, and

an OD value (Optical Density) is 1.0 or more.

9 . The reflective photomask according to claim 2 , wherein

a line width of a lower part of the absorption pattern layer is set as w (nm) and the film thickness of the absorption pattern layer is set as h (nm),

the side wall angle θ satisfies a relationship expressed by tan θ>2×h/w.

10 . The reflective photomask according to claim 3 , wherein

a line width of a lower part of the absorption pattern layer is set as w (nm) and the film thickness of the absorption pattern layer is set as h (nm),

the side wall angle θ satisfies a relationship expressed by tan θ>2×h/w.

11 . The reflective photomask according to claim 2 , wherein

the side wall angle θ satisfies 65°≤θ<90°.

12 . The reflective photomask according to claim 3 , wherein

the side wall angle θ satisfies 65°≤θ<90°.

13 . The reflective photomask according to claim 4 , wherein

the side wall angle θ satisfies 65°≤θ<90°.

14 . The reflective photomask according to claim 2 , wherein

the absorption pattern layer is formable by dry etching using a fluorine-based gas or a chlorine-based gas.

15 . The reflective photomask according to claim 3 , wherein

the absorption pattern layer is formable by dry etching using a fluorine-based gas or a chlorine-based gas.

16 . The reflective photomask according to claim 4 , wherein

the absorption pattern layer is formable by dry etching using a fluorine-based gas or a chlorine-based gas.

17 . The reflective photomask according to claim 5 , wherein

the absorption pattern layer is formable by dry etching using a fluorine-based gas or a chlorine-based gas.
