Abstract

Systems or methods of the present disclosure may improve scalability (e.g., component scalability, product variation scalability) of integrated circuit systems by disaggregating periphery intellectual property (IP) circuitry into modular periphery IP tiles that can be installed as modules. Such an integrated circuit system may include a first die that includes programmable fabric circuitry and a second die that that includes a periphery IP tile. The periphery IP tile may be disaggregated from the programmable fabric die and may be communicatively coupled to the first die via a modular interface.

Claims (34)

1 . A multi-die package comprising:

a package substrate;

an interposer coupled to the package substrate;

a first die to process data, wherein the first die is mounted onto the interposer; and

at least one second die comprising memory, wherein the at least one second die is directly mounted onto the package substrate and physically separate from the first die, wherein the first die and the second die are different.

2 . The multi-die package of claim 1 , comprising a third die to facilitate off-package communication between the first die and the at least one second die via the interposer, wherein the third die is mounted onto the interposer and physically separate from the first die.

3 . The multi-die package of claim 2 , wherein the interposer supports communication via bidirectional input/output (I/O) buffers to communicatively couple the first die and the third die.

4 . The multi-die package of claim 3 , wherein the third die comprises a plurality of microbumps associated with a direct interface, wherein the plurality of microbumps couple to the bidirectional I/O buffers to communicatively couple the third die to the first die and the at least one second die.

5 . The multi-die package of claim 2 , wherein the interposer comprises a network-on-chip to route data between the first die and the third die.

6 . The multi-die package of claim 2 , wherein the third die comprises a secure device manager to authenticate configuration data for the first die.

7 . The multi-die package of claim 1 , wherein the at least one second die comprises a high bandwidth memory (HBM) die, a transceiver die, or any combination thereof.

8 . The multi-die package of claim 7 , comprising a universal interface bus (UIB) die mounted onto the interposer and physically separate from the first die, wherein the UIB die muxes with the HBM die.

9 . The multi-die package of claim 1 , wherein the first die muxes with the at least one second die.

10 . An integrated circuit package comprising:

a package substrate;

an interposer directly mounted onto the package substrate;

a first die to process data, wherein the first die is mounted onto the interposer;

a second die comprising memory, wherein the second die is directly mounted onto the package substrate; and

a third die to facilitate off-package communication between the first die and the second die via the interposer and the package substrate, wherein the third die is directly mounted onto the interposer and physically separate from the first die, wherein the first die and the second die are different dies.

11 . The integrated circuit package of claim 10 , wherein the interposer comprises a network-on-chip to communicatively couple the first die and the third die.

12 . The integrated circuit package of claim 10 , wherein the package substrate comprises an embedded interface bridge to communicatively couple the first die and the second die.

13 . The integrated circuit package of claim 11 , wherein the interposer supports a direct interface to directly couple the first die and the third die.

14 . The integrated circuit package of claim 10 , comprising a transceiver directly mounted onto the package substrate, wherein the first die comprises a generic interface to communicate with the transceiver via the interposer and the package substrate.

15 . The integrated circuit package of claim 10 , wherein the first die comprises a secure module to authenticate configuration data.

16 . A system comprising:

a memory die; and

a multi-die package, comprising:

a package substrate;

a first die to process data, wherein the first die is directly mounted onto an interposer, wherein the interposer is mounted onto the package substrate; and

a second die to facilitate off-package communication between the first die and the memory die via the interposer and the package substrate, wherein the second die is directly mounted onto the interposer and physically separate from the first die, wherein the first die and the second die are different.

17 . The system of claim 16 , wherein the first die and second die respective comprise Advanced Interface Buses (AIBs) and directly communicate via the respective AIBs and the interposer.

18 . The system of claim 16 , wherein the second die comprises a double data rate (DDR) die, a low power DDR (LPDDR) die, a high bandwidth memory (HBM) die, an embedded static random-access memory (eSRAM) die, a universal interface bus (UIB) die, or an input/output (I/O) die.

19 . The system of claim 16 , wherein the second die muxes with the memory die, and wherein the memory die is directly mounted onto the package substrate.

20 . The system of claim 16 , wherein the first die is fabricated using a first process technology, wherein the second die is fabricated using a second process technology, and wherein the first process technology is different from the second process technology.
