Abstract

A memory device includes a memory die bonded to a logic die via a wafer-on-wafer bond. A controller of the memory device that is coupled to the memory die can activate a row of the memory die. Responsive to activating the row, a sense amplifier stripe of the memory die can latch a first plurality of signals. A transceiver can route a second plurality of signals from the sense amplifier stripe to the logic die.

Claims (28)

1 . A method, comprising:

concurrently routing a first plurality of signals indicative of data from a plurality of sense amplifiers of a memory die to a logic die via a plurality of transceivers, wherein the logic die is bonded to the memory die via a wafer-on-wafer bond; and

concurrently providing a second plurality of signals indicative of the data to circuitry downstream from the plurality of transceivers.

2 . The method of claim 1 , further comprising, latching a third plurality of signals in the plurality of sense amplifiers in response to control circuitry activating a row of the memory die, wherein the third plurality of signals are indicative of the data.

3 . The method of claim 2 , further comprising controlling the plurality of transceivers by the logic die to cause the first plurality of signals to be routed from the plurality of sense amplifiers to the logic die.

4 . The method of claim 1 , further comprising routing a third plurality of signals indicative of different data from the plurality of sense amplifiers via a local input output line and a global input output line of the memory die.

5 . A method, comprising:

multiplexing a plurality of signals provided by a plurality of sense amplifiers onto a plurality of local input/output (LIO) lines of a memory die; and

concurrently routing the plurality of multiplexed signals from the plurality of LIO lines via a plurality of transceivers coupled to the plurality of LIO lines to circuitry downstream from the plurality of transceivers on a logic die bonded to the memory die via a wafer-on-wafer bond.

6 . The method of claim 5 , wherein the plurality of multiplexed signals are indicative of data.

7 . The method of claim 6 , further comprising routing the plurality of multiplexed signals via a different plurality of LIO lines of the logic die.

8 . The method of claim 7 , wherein the plurality of transceivers are on the logic die.

9 . The method of claim 6 , further comprising routing a different plurality of multiplexed signals indicative of different data provided by the plurality of sense amplifiers via the plurality of LIO lines and a global input output line of the memory die.

10 . An apparatus, comprising:

a logic die bonded to a memory die via a wafer-on-wafer bond;

a plurality of sense amplifiers on the memory die; and

a plurality of transceivers coupled to the plurality of sense amplifiers;

wherein the plurality of transceivers are configured to concurrently provide a plurality of signals indicative of data from the plurality of sense amplifiers to circuitry downstream from the plurality of transceivers.

11 . The apparatus of claim 10 , wherein the circuitry downstream from the plurality of transceivers includes a deep learning accelerator (DLA) on the logic die.

12 . The apparatus of claim 11 , wherein the plurality of transceivers are configured to receive control signals from the DLA to route the plurality of signals to the logic die.

13 . The apparatus of claim 11 , wherein the plurality of transceivers are on the logic die.

14 . The apparatus of claim 10 , wherein a respective substrate of the memory die and a respective substrate of the logic die are both distal to the wafer-on-wafer bond.

15 . The apparatus of claim 10 , wherein the memory die and logic die are proximal to the wafer-on-wafer bond.

16 . The apparatus of claim 10 , wherein a transceiver of the plurality of transceivers is configured to receives an enable command from the logic die and to refrain from receiving the enable command from a host external to the memory die and the logic die.

17 . The apparatus of claim 10 , wherein a transceiver of the plurality of transceivers is configured to receive a disable command from the logic die and to refrain from receiving the disable command from a host external to the memory die and the logic.

18 . The apparatus of claim 10 , wherein an additional memory die is bonded to the memory die.

19 . The apparatus of claim 10 , wherein each of the plurality of transceivers is coupled to a respective plurality of sense amplifiers.

20 . The apparatus of claim 19 , wherein each of the plurality of transceiver is configured to route signals received from the respective plurality of sense amplifiers.
