Abstract

A power amplifier module includes a first bipolar transistor configured to amplify a radio frequency signal and output an amplified signal and a second bipolar transistor. A base of the second bipolar transistor is supplied with a control voltage for controlling attenuation of the radio frequency signal, and a collector the second bipolar transistor is supplied with a source voltage. The power amplifier module also includes a first resistor, where one end of the first resistor is connected to a supply path of the radio frequency signal to the first bipolar transistor, and a capacitor, where one end of the capacitor is connected to the other end of the first resistor and the other end of the capacitor is connected to the collector of the second bipolar transistor.

Claims (17)

1. A power amplifier module, comprising:

a first bipolar transistor configured to amplify a radio frequency signal and output an amplified signal;

a first terminal to which a control voltage for controlling attenuation of the radio frequency signal is supplied;

a second terminal to which a source voltage is applied;

a second bipolar transistor, a base of the second bipolar transistor being supplied with the control voltage through the first terminal, and a collector of the second bipolar transistor being supplied with the source voltage through the second terminal;

a first resistor and a capacitor that are serially connected and provided between a supply path of the radio frequency signal to the first bipolar transistor; and

a third bipolar transistor, a base of the third bipolar transistor being connected to a collector of the third bipolar transistor, and the collector of the third bipolar transistor being connected to an emitter of the second bipolar transistor.

2. The power amplifier module according to claim 1 , further comprising:

a second resistor;

a third resistor connected in series to the second resistor;

a fourth bipolar transistor, a collector of the fourth bipolar transistor being supplied with the source voltage via the second and third resistors; and

a sixth bipolar transistor, a base of the sixth bipolar transistor being supplied with the control voltage, a collector of the sixth bipolar transistor being connected to the collector of the fourth bipolar transistor, and an emitter of the sixth bipolar transistor being connected to the base of the fourth bipolar transistor,

wherein the base of the second bipolar transistor is connected to a connecting point of the second and third resistors.

3. The power amplifier module according to claim 1 , wherein each of the first bipolar transistor, the second bipolar transistor, and the third bipolar transistor is a transistor of a compound semiconductor.

4. The power amplifier module according to claim 2 , wherein each of the first bipolar transistor, the second bipolar transistor, the third bipolar transistor, the fourth bipolar transistor, and the sixth bipolar transistor is a transistor of a compound semiconductor.

5. The power amplifier module according to claim 1 , wherein the first bipolar transistor configured to amplify a radio frequency signal and output an amplified signal is part of a multi-stage amplifier.

6. The power amplifier module according to claim 2 , wherein the first bipolar transistor configured to amplify a radio frequency signal and output an amplified signal is part of a multi-stage amplifier.
