Abstract

An EUV optical projection system includes at least six reflecting surfaces for imaging an object (OB) on an image (IM). The system is preferably configured to form an intermediate image (IMI) along an optical path from the object (OB) to the image (IM) between a secondary mirror (M 2 ) and a tertiary mirror (M 3 ), such that a primary mirror (M 1 ) and the secondary mirror (M 2 ) form a first optical group (G 1 ) and the tertiary mirror (M 3 ), a fourth mirror (M 4 ), a fifth mirror (M 5 ) and a sixth mirror (M 6 ) form a second optical group (G 2 ). The system also preferably includes an aperture stop (APE) located along the optical path from the object (OB) to the image (IM) between the primary mirror (M 1 ) and the secondary mirror (M 2 ). The secondary mirror (M 2 ) is preferably concave, and the tertiary mirror (M 3 ) is preferably convex. Each of the six reflecting surfaces preferably receives a chief ray (CR) from a central field point at an incidence angle of less than substantially 15°. The system preferably has a numerical aperture greater than 0.18 at the image (IM). The system is preferably configured such that a chief ray (CR) converges toward the optical axis (OA) while propagating between the secondary mirror (M 2 ) and the tertiary mirror (M 3 ).

Claims (37)

1. An EUV optical projection system, comprising:

a primary mirror, a secondary mirror, a tertiary mirror, a fourth mirror, a fifth mirror, and a sixth mirror situated along an optical path from an object plane to an image plane for imaging an object in said object plane on an image in said image plane,

wherein said system forms an intermediate image along said optical path between said object plane and said fourth mirror,

wherein said tertiary mirror is convex, and

wherein said system has a numerical aperture greater than 0.18 at said image.

2. The system according to claim 1 , further comprising an aperture stop located along said optical path between said primary mirror and said secondary mirror.

3. The system according to claim 1 , wherein said aperture stop is not located on said first mirror, and said aperture stop is not located on said second mirror.

4. The system according to claim 1 , wherein said tertiary mirror along said optical path is physically located closer to said object than said primary mirror.

5. The system according to claim 1 , wherein said primary mirror along said optical path is physically located closer to said object than said tertiary mirror.

6. The system according to claim 1 , wherein said primary mirror is concave, said fourth mirror is concave, said fifth mirror is convex and said sixth mirror is concave.

7. The system according to claim 1 ,

wherein each of said first mirror, said secondary mirror, said tertiary mirror, said fourth mirror, said fifth mirror, and said sixth mirror is disposed between said object plane and said image plane, and

wherein said object plane and said image plane are separated from one another by a physical distance of less than or equal to about 1500 mm.

8. The system according to claim 1 ,

wherein each of said first mirror, said secondary mirror, said tertiary mirror, said fourth mirror, said fifth mirror, and said sixth mirror is disposed between said object plane and said image plane, and

wherein said object plane and said image plane are separated from one another by a physical distance of less than or equal to about 1200 mm.

9. The system according to claim 1 , wherein each of said primary mirror, said secondary mirror, said tertiary mirror, said fourth mirror, said fifth mirror, and said sixth mirror receives a chief ray from a central field point at an incidence angle of less than about 15°.

10. The system according to claim 1 , wherein five of said first mirror, said secondary mirror, said tertiary mirror, said forth mirror, said fifth mirror, and said sixth mirror receives a chief ray from a central field point at an incidence angle of less than about 11°.

11. The system according to claim 1 , wherein said system has a RMS wavefront error of 0.017λ or less.

12. An EUV optical projection system, comprising:

a primary mirror, a secondary mirror, a tertiary mirror, a fourth mirror, a fifth mirror and a sixth mirror situated along an optical path from an object plane to an image plane for imaging an object in said object plane on an image in said image plane; and

an aperture stop located along said optical path between said primary mirror and said secondary mirror,

wherein said aperture stop is not located on said primary mirror, and not located on said secondary mirror,

wherein said tertiary mirror is convex, and

wherein said system has a numerical aperture greater than 0.18 at said image.

13. The system according to claim 12 , wherein said tertiary mirror in said optical path from said object plane to said image plane is physically located closer to said object than said primary mirror.

14. The system according to claim 12 , wherein said primary mirror in said optical path is physically located closer to said object than said tertiary mirror.

15. The system according to claim 12 , wherein said primary mirror is concave, said fourth mirror is concave, said fifth mirror is convex and said sixth mirror is concave.

16. The system according to claim 12 ,

wherein each of said first mirror, said secondary mirror, said tertiary mirror, said fourth mirror, said fifth mirror and said sixth mirror is disposed between said object plane and said image plane, and

wherein said object plane and said image plane are separated from one another by a physical distance of less than or equal to about 1500 mm.

17. The system according to claim 12 ,

wherein each of said first mirror, said secondary mirror, said tertiary mirror, said fourth mirror, said fifth mirror and said sixth mirror is disposed between said object plane and said image plane, and

wherein said object plane and said image plane is separated from one another by a physical distance of less than or equal to about 1200 mm.

18. The system according to claim 12 , wherein each of said first mirror, said secondary mirror, said tertiary mirror, said fourth mirror, said fifth mirror and said sixth mirror receives a chief ray from a central field point at an incidence angle of less than about 15°.

19. The system according to claim 12 , wherein five of said primary mirror, said secondary mirror, said tertiary mirror, said fourth mirror, said fifth mirror and said sixth mirror receive a chief ray from a central field point at an incidence angle of less than about 11°.

20. The system according to claim 12 , wherein said system has a RMS wavefront error of 0.017λ or less.
