Upwardly tapering heaters for phase change memories
View Patent ↗A substantially planar heater for a phase change memory may taper as it extends upwardly to contact a chalcogenide layer. As a result, the contact area between heater and chalcogenide is reduced. This reduced contact area can reduce power consumption in some embodiments.
1. A method comprising:
forming a phase change memory heater that tapers as it extends upwardly away from a substrate and makes contact with a chalcogenide film.
2. The method of claim 1 including tapering a substantially planar heater.
3. The method of claim 2 including forming said planar heater with a sublithographic thickness.
4. The method of claim 2 including depositing a heater material over a vertical surface to form said heater.
5. The method of claim 1 including forming said heater by forming a triangular layer having a pair of opposed ends and forming said heater on at least one of said opposed ends.
6. The method of claim 5 wherein said forming a triangular layer occurs during forming insulation trenches in a substrate with a mask on said layer over said substrate.
7. The method of claim 1 including forming said heater by forming a strip, covering said strip with a heater material and sidewall spacers, and anisotropically etching to form a vertical heater portion on at least one end of one strip.
8. The method of claim 1 including forming a strip of chalcogenide and heater material and exposing the strip to an isotropic etch to form a concave surface in said heater material.
9. The method of claim 1 including forming a heater material that extends upwardly away from the substrate, covering said heater material with a mask on its upper edge, and exposing said covered heater material to an isotropic etch to form a tapered side on said heater material.
10. The method of claim 1 , wherein said heater tapers inwardly as it extends upwardly away from the substrate.
11. A phase change memory comprising:
a substrate;
a chalcogenide layer;
a heater between said chalcogenide layer and said substrate, said heater tapering as it extends from said substrate to said chalcogenide layer.
12. The memory of claim 11 wherein said heater is substantially planar.
13. The memory of claim 11 wherein said heater has a sublithographic thickness.
14. The memory of claim 11 wherein said heater is triangular.
15. The memory of claim 11 wherein said heater includes a curvilinear sidewall.
16. The memory of claim 11 wherein said heater is trapezoidal.
17. The memory of claim 11 wherein a contact region between said heater and said chalcogenide layer does not overlap an edge of the chalcogenide layer.
18. The memory of claim 11 wherein said heater and said chalcogenide layer are self-aligned.
19. The phase change memory of claim 11 , said heater tapering inwardly as it extends from said substrate to said chalcogenide layer.
20. A phase change memory comprising:
a substrate;
a chalcogenide layer above said substrate; and
a heater between said chalcogenide layer and said substrate, said heater having an upper surface coupled to said chalcogenide layer and a lower surface coupled to said substrate, said upper surface having an area being smaller than an area of said lower surface.
21. The memory of claim 20 wherein said heater is triangular.
22. The memory of claim 20 wherein said heater is trapezoidal.
