Abstract

A frame includes heat slug pads coupled together in a N×M matrix such that singulation of the heat slug pads consists of one or more parallel passes across the frame. Each heat slug pad has a top exposed surface and a bottom interfacing surface. The bottom interfacing surface typically interfaces with a package. In some embodiments, the top exposed surface is modified. Alternatively, the bottom interfacing surface is modified. Alternatively, both surfaces are modified. A modified top exposed surface can include a pattern to increase the top exposed surface area. A modified bottom interfacing surface can include a pattern to increase the bottom interfacing surface area, provide reference points, or both. Alternatively or in addition to, the modified bottom interfacing surface can be plated to increase the bottom interfacing surface area. A patterned surface can be obtained via a stamping process or an etching process.

Claims (32)

1 . A frame comprising heat slug pads coupled together in a N×M matrix such that singulation of the heat slug pads consists of one or more parallel passes across the frame, wherein each of the heat slug pads includes an exposed top surface and an interfacing bottom surface, at least one of the exposed top surface and the interfacing bottom surface is modified.

2 . The frame of claim 1 , wherein the interfacing bottom surface is modified.

3 . The frame of claim 1 , wherein the exposed top surface is modified.

4 . The frame of claim 1 , wherein both the exposed top surface and the interfacing bottom surface are modified.

5 . The frame of claim 1 , wherein the exposed top surface is modified with a pattern.

6 . The frame of claim 5 , wherein the pattern is configured to increase surface area of the modified exposed top surface.

7 . The frame of claim 5 , wherein the pattern includes parallel rows, a matrix of pillars, concentric squares, or a serpentine-shaped path.

8 . The frame of claim 5 , wherein the pattern is randomized.

9 . The frame of claim 1 , wherein interfacing bottom surface is modified with a pattern.

10 . The frame of claim 9 , wherein the pattern includes fiducial alignment marks.

11 . The frame of claim 9 , wherein the pattern is configured to increase surface area of the modified interfacing bottom surface.

12 . The frame of claim 9 , wherein the pattern includes parallel rows, a matrix of pillars, concentric squares, or a serpentine-shaped path.

13 . The frame of claim 1 , wherein the interfacing bottom surface is modified to roughen the interfacing bottom surface to thereby increase surface area of the modified interfacing bottom surface.

14 . The frame of claim 13 , wherein the modified interfacing bottom surface includes a metal plate.

15 . A method of attaching heat slug pads to packages, the method comprising:

preparing a heat slug frame including a N×M matrix of heat slug pads coupled together using one or more tie bars on non-adjacent sides of each heat slug pad;

altering at least one of an exposed top surface and an interfacing bottom surface of each heat slug pad;

dispensing thermally conductive material onto surfaces of the heat slug pads;

coupling a plurality of packages to the heat slug pads, wherein each of the plurality of packages is coupled to the interfacing bottom surface of a heat slug pad; and

singulating the heat slug pads, wherein the singulating step consists of one or more parallel passes across the N×M matrix.

16 . The method of claim 15 , wherein the altering step includes patterning the exposed top surface of each heat slug pad, the interfacing bottom surface of each heat slug pad, or both.

17 . The method of claim 16 , wherein the patterning step includes using an etching process or a stamped process.

18 . The method of claim 15 , wherein the altering step includes metal plating the interfacing bottom surface of each heat slug pad.

19 . The method of claim 15 , wherein the coupling step includes aligning the plurality of packages to the heat slug pads according to fiducial alignment marks on the heat slug pads.

20 . The method of claim 15 , further comprising, after the coupling step, curing the thermally conductive material.

21 . A method of forming a heat slug leadframe, the method comprising:

obtaining a heat slug leadframe having at least one heat slug pad and one or more tie bars on each non-adjacent side of the at least one heat slug pad, wherein the at least one heat slug pad includes an exposed top surface and an interfacing bottom surface; and

modifying the at least one heat slug pad such that at least one of the exposed top surface and the interfacing bottom surface.

22 . The method of claim 21 , wherein the modifying step includes patterning the exposed top surface using an etching or a stamping process.

23 . The method of claim 21 , wherein the modifying step includes patterning the interfacing bottom surface using an etching or stamping process.

24 . The method of claim 21 , wherein the modifying step includes plating the interfacing bottom surface.

25 . The method of claim 21 , further comprising etching or stamping the one or more tie bars.
