Abstract

A photoresist layer is coated over a wafer. The photoresist layer includes a metal-containing material. An extreme ultraviolet (EUV) lithography process is performed to the photoresist layer to form a patterned photoresist. The wafer is cleaned with a cleaning fluid to remove the metal-containing material. The cleaning fluid includes a solvent having Hansen solubility parameters of delta D in a range between 13 and 25, delta P in a range between 3 and 25, and delta H in a range between 4 and 30. The solvent contains an acid with an acid dissociation constant less than 4 or a base with an acid dissociation constant greater than 9.

Claims (36)

1. A method comprising:

providing a substrate having a photosensitive material thereon, the photosensitive material including a metal-containing material;

cleaning the substrate with a cleaning fluid to remove the metal-containing material from the photosensitive material;

during the cleaning of the substrate with the cleaning fluid, applying a purging gas to the substrate, wherein the cleaning fluid and the purging gas are different from each other; and

after the cleaning of the wafer, performing an exposure process to the photosensitive material of the cleaned substrate.

2. The method of claim 1 , wherein the metal-containing material is selected from the group consisting of Caesium (Cs), Barium (Ba), Lanthanum (La), Indium (In), Cerium (Ce), Silver (Ag) and Tin (Sn).

3. The method of claim 1 , wherein the purging gas is a gas selected from the group consisting of nitrogen and air.

4. The method of claim 1 , further comprising:

applying a high-contact-angle material to the substrate, wherein the applying of the high-contact-angle material makes a hydrophobic surface on the substrate; and

forming the photosensitive material on the hydrophobic surface of the substrate.

5. The method of claim 1 , wherein the cleaning fluid includes a solvent having Hansen solubility parameters of delta D in a range between 13 and 25, delta P in a range between 3 and 25, and delta H in a range between 4 and 30.

6. The method of claim 1 , further comprising rotating the substrate in a first direction during one of the cleaning of the substrate with the cleaning fluid or the applying of the purging gas to the substrate.

7. The method of claim 6 , further comprising rotating the substrate in a second direction during one of the cleaning of the substrate with the cleaning fluid or the applying of the purging gas to the substrate, the second direction being opposite the first direction.

8. A method comprising:

applying a high-contact-angle material to a substrate to form a hydrophobic surface on the substrate;

forming a photoresist layer on the hydrophobic surface of the substrate, wherein the photoresist layer includes a metal-containing material;

performing an exposure process to the photoresist layer; and

cleaning the substrate with a cleaning fluid to remove the metal-containing material.

9. The method of claim 8 , wherein the cleaning of the substrate with the cleaning fluid to remove the metal-containing material occurs prior to the performing of the exposure process to the photoresist layer.

10. The method of claim 9 , wherein the cleaning of the substrate with the cleaning fluid to remove the metal-containing material occurs during the forming of the photoresist layer on the hydrophobic surface of the substrate.

11. The method of claim 9 , wherein the cleaning of the substrate with the cleaning fluid to remove the metal-containing material occurs after the forming of the photoresist layer on the hydrophobic surface of the substrate.

12. The method of claim 8 , wherein the cleaning of the substrate with the cleaning fluid to remove the metal-containing material further includes applying a purging gas to the substrate, wherein the cleaning fluid and the purging gas are different from each other.

13. The method of claim 8 , wherein the high-contact-angle material includes a carbon fluoride material.

14. The method of claim 8 , wherein the cleaning fluid further includes an ingredient selected from the group consisting of an aqueous acid, an organic acid, an aqueous base, an organic base, and a metal chelate.

15. The method of claim 8 , further comprising heating the cleaning fluid to a temperature ranging from about 25° C. to about 75° C.

16. A method comprising:

treating a substrate to form a hydrophobic surface on the substrate; and

forming a photoresist material on the hydrophobic surface of the substrate, wherein the photoresist material includes a metal component, wherein the forming of the photoresist material on the hydrophobic surface of the substrate includes performing a cleaning process on the wafer to remove a portion of the metal component, wherein the cleaning process includes applying a cleaning solution that includes a polar solvent to a portion of the substrate selected from the group consisting of a back side portion and a side edge portion.

17. The method of claim 16 , further comprising:

performing a first baking process to the photoresist material;

after performing the first baking process, performing an EUV lithography exposure process to the photoresist material; and

after performing the EUV lithography exposure process, performing a second baking process to the exposed photoresist material;

after performing the second baking process, developing the exposed photoresist material.

18. The method of claim 16 , wherein the polar solvent either contains an acid with an acid dissociation constant less than 4 or a base with an acid dissociation constant greater than 9.

19. The method of claim 16 , wherein the cleaning process further includes applying a purge gas to the selected portion of the wafer during the applying of the cleaning solution that includes the polar solvent to the selected portion of the substrate.

20. The method of claim 16 , wherein the treating of the substrate to form the hydrophobic surface on the substrate includes applying a carbon fluoride material.
