Abstract

A highly reliable semiconductor device is manufactured by giving stable electric characteristics to a transistor in which an oxide semiconductor film is used. In a transistor using an oxide semiconductor film for an active layer, a microvoid is provided in a source region and a drain region adjacent to a channel region. By providing a microvoid in the source region and the drain region formed in an oxide semiconductor film, hydrogen contained in the channel region of an oxide semiconductor film can be captured in the microvoid.

Claims (57)

1. A semiconductor device comprising:

an oxide semiconductor film including a channel region, a source region, and a drain region;

a gate electrode; and

a gate insulating film between the oxide semiconductor film and the gate electrode,

wherein the source region and the drain region include a microvoid,

wherein the microvoid includes at least one of nitrogen, hydrogen, and oxygen more than an outside of the microvoid includes.

2. A semiconductor device according to claim 1 ,

wherein a diameter of the microvoid is larger than or equal to 0.1 nm and smaller than or equal to 10 nm.

3. A semiconductor device according to claim 1 , wherein the oxide semiconductor film comprises a crystal portion in contact with a peripheral portion of the microvoid.

4. A semiconductor device comprising:

a gate electrode;

a gate insulating film covering the gate electrode;

a pair of electrodes over the gate insulating film; and

an oxide semiconductor film overlapping with the gate electrode with the gate insulating film provided therebetween, being partly in contact with the pair of electrodes, including a channel region, a source region, and a drain region,

wherein the source region and the drain region include a microvoid,

wherein the microvoid includes at least one of nitrogen, hydrogen, and oxygen more than an outside of the microvoid includes, and

wherein densities of the source region and the drain region are lower than a density of the channel region.

5. A semiconductor device according to claim 4 ,

wherein the source region and the drain region contain hydrogen having a concentration higher than or equal to 1×10 20 cm −3 and lower than or equal to 3×10 22 cm −3 .

6. A semiconductor device according to claim 5 ,

wherein a hydrogen concentration in the channel region is lower than 5×10 18 cm −3 .

7. A semiconductor device according to claim 4 ,

wherein the oxide semiconductor film is a polycrystalline film or a CAAC-OS film.

8. A semiconductor device according to claim 7 ,

wherein the oxide semiconductor film contains at least In, Ga, and Zn.

9. A semiconductor device according to claim 7 ,

wherein a diameter of the microvoid is larger than or equal to 0.1 nm and smaller than or equal to 10 nm.

10. A semiconductor device according to claim 7 ,

wherein a crystal portion is included in contact with a peripheral portion of the microvoid.

11. A semiconductor device comprising:

an oxide semiconductor film including a channel region, a source region, and a drain region;

a pair of electrodes being partly in contact with the oxide semiconductor film;

a gate insulating film over the oxide semiconductor film; and

a gate electrode overlapping with the oxide semiconductor film with the gate insulating film provided therebetween,

wherein the source region and the drain region include a microvoid,

wherein the microvoid includes at least one of nitrogen, hydrogen, and oxygen more than an outside of the microvoid includes, and

wherein densities of the source region and the drain region are lower than a density of the channel region.

12. A semiconductor device according to claim 11 ,

wherein the source region and the drain region contain hydrogen having a concentration higher than or equal to 1×10 20 cm −3 and lower than or equal to 3×10 22 cm −3 .

13. A semiconductor device according to claim 12 ,

wherein a hydrogen concentration in the channel region is lower than 5×10 18 cm −3 .

14. A semiconductor device according to claim 11 ,

wherein the oxide semiconductor film is a polycrystalline film or a CAAC-OS film.

15. A semiconductor device according to claim 14 ,

wherein the oxide semiconductor film contains at least In, Ga, and Zn.

16. A semiconductor device according to claim 14 ,

wherein a diameter of the microvoid is larger than or equal to 0.1 nm and smaller than or equal to 10 nm.

17. A semiconductor device according to claim 14 ,

wherein a crystal portion is included in contact with a peripheral portion of the microvoid.

18. A semiconductor device according to claim 11 , further comprising:

an interlayer insulating film over the gate insulating film and the gate electrode; and

wherein the pair of electrodes is over the interlayer insulating film,

wherein the gate insulating film and the interlayer insulating film include opening portions exposing the source region and the drain region,

wherein the pair of electrodes is in contact with the source region and the drain region through the opening portions.

19. A semiconductor device according to claim 11 ,

wherein the gate electrode does not overlap with the pair of electrodes,

wherein a density of a region in the oxide semiconductor film, which does not overlap with the pair of electrodes and the gate electrode is lower than densities of regions overlapping with the pair of electrodes or the gate electrode.
