Abstract

An integrated circuit is disclosed that includes a single channel device having a first portion of a single shared heterostructure overlying a substrate structure in a single channel device area, and a gate contact that is in contact with the first portion of the single shared heterostructure. The integrated circuit also includes a multichannel device comprising a second portion of the single shared heterostructure overlying the substrate structure in a multichannel device area, a barrier layer overlying the second portion of the single shared heterorstructure, and a superlattice structure overlying the barrier layer, the superlattice structure comprising a plurality of heterostructures. An isolation region in the single shared heterostructure electrical isolates the single channel device from the multichannel device.

Claims (28)

1. An integrated circuit comprising:

a single channel device comprising a first portion of a single shared heterostructure overlying a substrate structure in a single channel device area, and a gate contact that is in contact with the first portion of the single shared heterostructure;

a multichannel device comprising a second portion of the single shared heterostructure overlying the substrate structure in a multichannel device area, the multichannel device further comprising a superlattice structure overlying the single shared heterostructure, the superlattice structure comprising a plurality of heterostructures, wherein trenches are formed in portions of the multichannel structure to create castellated gate contacts;

an isolation region in the single shared heterostructure that electrically isolates the single channel device from the multichannel device; and

source and drain contact regions formed on opposite sides of the gate contacts in each of the single channel device and the multichannel device regions to create transistors in each region.

2. The circuit of claim 1 , wherein the single shared heterostructure is doped and forms one of the channels of the multichannel device.

3. The circuit of claim 2 , wherein each of the plurality of heterostructures of the superlattice structure are doped and form additional channels in the multichannel device.

The circuit of claim 1 , wherein the single shared heterostructure is undoped and inoperable and does not form one of the channels of the multichannel device and each of the plurality of heterostructures of the superlattice structure are doped and form each of the channels of the multichannel device.

5. The circuit of claim 1 , wherein a barrier layer is overlying a nucleation layer that is overlying the substrate structure.

6. The circuit of claim 5 , wherein the superlattice structure is overlying the barrier layer.

7. The circuit of claim 6 , wherein the trenches extend through the shared heterostructure and into the barrier layer.

The circuit of claim 6 , wherein the barrier layer is formed from one of a layer of aluminum nitride (AlN) having a thickness of about 1 nm to about 20 nm, a layer of gallium nitride (GaN) having a thickness of about 50 nm to about 200 nm and a layer of gallium nitride (GaN) having a thickness of about 200 nm to about 1000 nm.

9. The circuit of claim 1 , wherein the castellated gate contact comprises one of nickel and gold.

10. An integrated circuit comprising:

a single channel device overlying a substrate structure in a single channel device area, the single channel device having a single heterostructure;

a multichannel device overlying the substrate structure in a multichannel device area, the multichannel device having a superlattice structure, and a castellated gate contact that substantially surrounds three sides of one or more multichannel ridges formed in the superlattice structure;

an isolation region in the single heterostructure that electrical isolates the single channel device from the multichannel device; and

source and drain contact regions formed on opposite sides of the gate contacts in each of the single channel and multichannel device regions to create transistors in each region.

11. The circuit of claim 10 , wherein trenches are formed in portions of the multichannel structure to create castellated gate contacts.

12. The circuit of claim 11 , wherein the castellated gate contacts substantially surround three sides of one or more single channel ridges formed in part by the trenches in the superlattice structure of the multichannel structure.

13. The circuit of claim 10 , further comprising a protective layer overlying the single heterostructure in the multichannel device area.

14. The circuit of claim 13 , wherein the protective layer electrically isolates the multichannel device from the single heterostructure.

15. The circuit of claim 14 , wherein the trenches extend into the protective layer, and wherein the castellated gate contact does not extend into the protective layer.

16. The circuit of claim 10 , wherein each of the plurality of heterostructures of the superlattice structure are doped and form channels of the multichannel device.

17. The circuit of claim 10 , wherein the single heterostructure is undoped and inoperable and does not form one of the channels of the multichannel device.

18. The circuit of claim 10 , wherein the single channel device comprises a planar gate contact overlying the single heterostructure.

19. The circuit of claim 10 , wherein a barrier layer is overlying a nucleation layer that is overlying the substrate structure.

20. The circuit of claim 19 , wherein the barrier layer is formed from one of a layer of aluminum nitride (AlN) having a thickness of about 1 nm to about 20 nm, a layer of gallium nitride (GaN) having a thickness of about 50 nm to about 200 nm and a layer of gallium nitride (GaN) having a thickness of about 200 nm to about 1000 nm.
