Abstract

To provide a semiconductor device including a thin film transistor having excellent electric characteristics and high reliability and a manufacturing method of the semiconductor device with high mass productivity. The summary is that an inverted-staggered (bottom-gate) thin film transistor is included in which an oxide semiconductor film containing In, Ga, and Zn is used as a semiconductor layer, a channel protective layer is provided in a region that overlaps a channel formation region of the semiconductor layer, and a buffer layer is provided between the semiconductor layer and source and drain electrodes. An ohmic contact is formed by intentionally providing the buffer layer having a higher carrier concentration than the semiconductor layer between the semiconductor layer and the source and drain electrodes.

Claims (80)

1. A semiconductor device comprising a transistor, the transistor comprising:

a gate electrode over a substrate;

an insulating film over the gate electrode;

an oxide semiconductor layer over the insulating film, the oxide semiconductor layer comprising a channel formation region of the transistor overlapping with the gate electrode;

a channel protective layer over the channel formation region;

a source electrode and a drain electrode over the channel protective layer, the source electrode and the drain electrode each electrically connected to the oxide semiconductor layer;

a first titanium oxide between the oxide semiconductor layer and the source electrode; and

a second titanium oxide between the oxide semiconductor layer and the drain electrode,

wherein at least one of the first titanium oxide and the second titanium oxide comprises indium or zinc,

wherein a top inner edge of the first titanium oxide is over the channel protective layer and extends inward from a bottom inner edge of the source electrode, and

wherein a top inner edge of the second titanium oxide is over the channel protective layer and extends inward from a bottom inner edge of the drain electrode.

2. The semiconductor device according to claim 1 ,

wherein the channel protective layer includes a halogen element, and

wherein the halogen element is one of fluorine and chlorine.

3. The semiconductor device according to claim 2 , wherein the concentration of the halogen element is greater than or equal to 1×10 15 cm −3 and less than or equal to 1×10 20 cm −3 .

4. The semiconductor device according to claim 1 , wherein the semiconductor device is selected from the group consisting of an electronic book, a television set, a digital photo frame, and a mobile phone.

5. The semiconductor device according to claim 1 , further comprising a liquid crystal layer over the transistor.

6. The semiconductor device according to claim 1 ,

wherein the oxide semiconductor layer comprises indium, gallium, and zinc, and

wherein each of the gate electrode, the source electrode, and the drain electrode comprises copper.

7. A semiconductor device comprising a transistor, the transistor comprising:

a gate electrode over a substrate;

a gate insulating film over the gate electrode;

an oxide semiconductor layer over the gate insulating film, the oxide semiconductor layer comprising a channel formation region of the transistor overlapping with the gate electrode;

a channel protective layer over the channel formation region;

a source electrode and a drain electrode over the channel protective layer, the source electrode and the drain electrode each electrically connected to the oxide semiconductor layer;

an insulating film over the source electrode and the drain electrode;

a first titanium oxide between the oxide semiconductor layer and the source electrode; and

a second titanium oxide between the oxide semiconductor layer and the drain electrode,

wherein at least one of the first titanium oxide and the second titanium oxide comprises indium or zinc,

wherein a top inner edge of the first titanium oxide is over the channel protective layer and extends inward from a bottom inner edge of the source electrode, and

wherein a top inner edge of the second titanium oxide is over the channel protective layer and extends inward from a bottom inner edge of the drain electrode.

8. The semiconductor device according to claim 7 ,

wherein the channel protective layer includes a halogen element, and

wherein the halogen element is one of fluorine and chlorine.

9. The semiconductor device according to claim 8 , wherein the concentration of the halogen element is greater than or equal to 1×10 15 cm 31 3 and less than or equal to 1×10 20 cm −3 .

10. The semiconductor device according to claim 7 ,

wherein the first titanium oxide is in contact with a first side surface of the channel protective layer, and

wherein the second titanium oxide is in contact with a second side surface of the channel protective layer.

11. The semiconductor device according to claim 7 , wherein the semiconductor device is selected from the group consisting of an electronic book, a television set, a digital photo frame, and a mobile phone.

12. The semiconductor device according to claim 7 , wherein the insulating film is over and in contact with the first titanium oxide, the second titanium oxide, the channel protective layer, the source electrode, and the drain electrode.

13. The semiconductor device according to claim 7 , further comprising a liquid crystal layer over the transistor.

14. The semiconductor device according to claim 7 ,

wherein the oxide semiconductor layer comprises indium, gallium, and zinc, and

wherein each of the gate electrode, the source electrode, and the drain electrode comprises copper.

15. A semiconductor device comprising a transistor, the transistor comprising:

a gate electrode over a substrate;

a gate insulating film over the gate electrode;

an oxide semiconductor layer over the gate insulating film, the oxide semiconductor layer comprising a channel formation region of the transistor overlapping with the gate electrode;

a channel protective layer over the channel formation region;

a source electrode and a drain electrode over the channel protective layer, the source electrode and the drain electrode each electrically connected to the oxide semiconductor layer;

an insulating film over the source electrode and the drain electrode;

a first titanium oxide between the oxide semiconductor layer and the source electrode; and

a second titanium oxide between the oxide semiconductor layer and the drain electrode,

wherein at least one of the first titanium oxide and the second titanium oxide comprises indium or zinc,

wherein, when the source electrode is seen from above, the first titanium oxide comprises a first region whose top surface overlaps the source electrode and a second region whose top surface does not overlap the source electrode,

wherein, when the drain electrode is seen from above, the second titanium oxide comprises a third region whose top surface overlaps the drain electrode and a fourth region whose top surface does not overlap the drain electrode, and

wherein the fourth region is in contact with the insulating film.

16. The semiconductor device according to claim 15 ,

wherein the channel protective layer includes a halogen element, and

wherein the halogen element is one of fluorine and chlorine.

17. The semiconductor device according to claim 16 , wherein the concentration of the halogen element is greater than or equal to 1×10 15 cm −3 and less than or equal to 1×10 20 cm −3 .

18. The semiconductor device according to claim 15 ,

wherein the first titanium oxide is in contact with a first side surface of the channel protective layer, and

wherein the second titanium oxide is in contact with a second side surface of the channel protective layer.

19. The semiconductor device according to claim 15 , wherein the semiconductor device is selected from the group consisting of an electronic book, a television set, a digital photo frame, and a mobile phone.

20. The semiconductor device according to claim 15 , wherein the insulating film is over and in contact with the first titanium oxide, the second titanium oxide, the channel protective layer, the source electrode, and the drain electrode.

21. The semiconductor device according to claim 15 , further comprising a liquid crystal layer over the transistor.

22. The semiconductor device according to claim 15 ,

wherein the oxide semiconductor layer comprises indium, gallium, and zinc, and

wherein each of the gate electrode, the source electrode, and the drain electrode comprises copper.

23. A semiconductor device comprising a transistor, the transistor comprising:

a gate electrode over a substrate;

an insulating film over the gate electrode;

an oxide semiconductor layer over the insulating film, the oxide semiconductor layer comprising a channel formation region of the transistor overlapping with the gate electrode;

a channel protective layer over the channel formation region;

a source electrode and a drain electrode over the channel protective layer, the source electrode and the drain electrode each electrically connected to the oxide semiconductor layer;

a first region between the oxide semiconductor layer and the source electrode; and

a second region between the oxide semiconductor layer and the drain electrode,

wherein each of the first region and the second region is titanium oxide in which indium or zinc is added as an impurity.
