Abstract

Quantum computing assemblies with through-hole dies, and related devices and methods, are disclosed herein. For example, in some embodiments, a quantum computing assembly may include a package substrate, a quantum processing die, and a through-hole die between the package substrate and the quantum processing die, wherein the quantum processing die is electrically coupled to the package substrate by interconnects extending through through-holes of the through-hole die.

Claims (40)

1. A quantum computing assembly, comprising:

a through-hole die having a first surface and an opposing second surface, wherein the through-hole die includes one or more through-holes from the first surface of the through-hole die to the second surface of the through-hole die;

a quantum processing die having a first surface and an opposing second surface, wherein the quantum processing die includes quantum processing circuitry, and the second surface of the through-hole die is between the first surface of the through-hole die and the first surface of the quantum processing die; and

electrical interconnects between the second surface of the through-hole die and the first surface of the quantum processing die.

2. The quantum computing assembly of claim 1 , wherein the electrical interconnects are first electrical interconnects, and the quantum computing assembly further includes:

a package substrate having a first surface and an opposing second surface, wherein the through-hole die is between the package substrate and the quantum processing die; and

second electrical interconnects between the second surface of the package substrate and the first surface of the quantum processing die, wherein the second electrical interconnects extend through the through-holes of the through-hole die.

3. The quantum computing assembly of claim 2 , wherein the second electrical interconnects include solder.

4. The quantum computing assembly of claim 2 , wherein at least one through-hole has at least two of the second electrical interconnects extending therethrough.

5. The quantum computing assembly of claim 4 , wherein the at least two of the second electrical interconnects are arranged as a central interconnect and two or more interconnects arranged around the central interconnect.

6. The quantum computing assembly of claim 2 , further comprising:

third electrical interconnects between the second surface of the package substrate and the first surface of the through-hole die.

7. The quantum computing assembly of claim 1 , wherein the quantum processing die includes qubit elements located closer to the first surface of the quantum processing die than to the second surface of the quantum processing die.

8. The quantum computing assembly of claim 1 , further comprising:

a hermetic seal between the through-hole die and the quantum processing die around at least one of the through-holes.

9. The quantum computing assembly of claim 1 , further comprising:

a hermetic seal between the through-hole die and the quantum processing die, proximate to a periphery of the through-hole die.

10. A through-hole die for quantum computing support, comprising:

a first surface and an opposing second surface; and

one or more through-holes from the first surface to the second surface;

wherein the second surface includes a plurality of conductive contacts for making electrical contact with corresponding conductive contacts of a quantum computing die.

11. The through-hole die of claim 10 , wherein the through-hole die includes a superconductor material.

12. The through-hole die of claim 10 , wherein the through-hole die includes quartz.

13. The through-hole die of claim 10 , wherein the through-hole die includes a semiconductor material.

14. The through-hole die of claim 10 , further comprising:

a patterned region at the second surface, wherein the patterned region includes conductive lines or active devices.

15. The through-hole die of claim 14 , wherein the patterned region includes active devices, and the active devices include Josephson junctions.

16. The through-hole die of claim 10 , further comprising:

one or more vias between the first surface and the second surface.

17. A quantum computing device, comprising:

a quantum computing assembly, wherein:

the quantum computing assembly includes a package substrate, a quantum processing die, and a through-hole die between the package substrate and the quantum processing die,

the quantum processing die is electrically coupled to the package substrate by interconnects extending through through-holes of the through-hole die, and

the quantum processing die includes qubit elements; and

a non-quantum processing die, communicatively coupled to the quantum processing die, to control voltages applied to the qubit elements.

18. The quantum computing device of claim 17 , further comprising:

a memory device to store data generated by the qubit elements during operation of the quantum processing die.

19. The quantum computing device of claim 17 , wherein the package substrate includes an organic material.
