Abstract

Disclosed are a method of manufacturing a piezoelectric thin film and a piezoelectric sensor manufactured using the piezoelectric thin film. A piezoelectric sensor according to an embodiment of the present disclosure includes a substrate; a lower electrode formed on the substrate; a two-dimensional perovskite nanosheet seed layer formed on the lower electrode; a ceramic piezoelectric thin film formed on the two-dimensional perovskite nanosheet seed layer; and an upper electrode formed on the ceramic piezoelectric thin film, wherein each of the two-dimensional perovskite nanosheet seed layer and the ceramic piezoelectric thin film has a crystal structure.

Claims (23)

1. A piezoelectric sensor, comprising:

a substrate;

a lower electrode formed on the substrate;

a two-dimensional perovskite nanosheet seed layer formed on the lower electrode;

a ceramic piezoelectric thin film formed on the two-dimensional perovskite nanosheet seed layer; and

an upper electrode formed on the ceramic piezoelectric thin film,

wherein each of the two-dimensional perovskite nanosheet seed layer and the ceramic piezoelectric thin film has a crystal structure, and

wherein the ceramic piezoelectric thin film is a film of (Na 0.5 K 0.5 )NbO 3 .

2. The piezoelectric sensor according to claim 1 , wherein a lattice parameter difference between the two-dimensional perovskite nanosheet seed layer and the ceramic piezoelectric thin film is 0% to 20%.

The piezoelectric sensor according to claim 1 , wherein a material of the lower electrode material and a material of the upper electrode are at least one selected from the group consisting of platinum (Pt), gold (Au), palladium (Pd), copper (Cu), nickel (Ni), chromium (Cr), molybdenum (Mo), aluminum (Al), a conductive carbon tape, and a transparent conductive oxide.

The piezoelectric sensor according to claim 1 , wherein the two-dimensional perovskite nanosheet seed layer is a layer of a material selected from the group consisting of at least one selected from the group consisting of MnO 2 , Mn 3 O 7 , LaNb 2 O 7 , La 0.90 Eu 0.05 Nb 2 O 7 , Eu 0.56 Ta 2 O 7 , SrTa 2 O 7 , Bi 2 SrTa 2 O 9 , Ca 2 Nb 3 O 10 , Sr 2 Nb 3 O 10 , NaCaTa 3 O 10 , CaLaNb 2 TiO 10 , La 2 Ti 2 NbO 10 , Ba 5 Ta 4 O 15 , W 2 O 7 , RuO 2.1 , Cs 4 W 11 O 36 , TiNbO 5 , Ti 2 NbO 7 , and TiTaO 5 .

5. The piezoelectric sensor according to claim 1 , wherein the two-dimensional perovskite nanosheet seed layer is a layer of Ca 2 Nb 3 O 10 or Sr 2 Nb 3 O 10 .

6. The piezoelectric sensor according to claim 1 , wherein the two-dimensional perovskite nanosheet seed layer is a layer of Ca 2 Nb 3 O 10 .

7. A piezoelectric sensor, comprising:

a substrate;

a lower electrode formed on the substrate;

a two-dimensional perovskite nanosheet seed layer formed on the lower electrode;

a ceramic piezoelectric thin film formed on the two-dimensional perovskite nanosheet seed layer; and

an upper electrode formed on the ceramic piezoelectric thin film,

wherein each of the two-dimensional perovskite nanosheet seed layer and the ceramic piezoelectric thin film has a crystal structure, and

wherein the two-dimensional perovskite nanosheet seed layer is a layer of a material selected from the group consisting of at least one selected from the group consisting of MnO 2 , Mn 3 O 7 , LaNb 2 O 7 , La 0.90 Eu 0.05 Nb 2 O 7 , Eu 0.56 Ta 2 O 7 , SrTa 2 O 7 , Bi 2 SrTa 2 O 9 , Ca 2 Nb 3 O 10 , Sr 2 Nb 3 O 10 , NaCaTa 3 O 10 , CaLaNb 2 TiO 10 , La 2 Ti 2 NbO 10 , Ba 5 Ta 4 O 15 , W 2 O 7 , RuO 2.1 , Cs 4 W 11 O 36 , TiNbO 5 , Ti 2 NbO 7 , and TiTaO 5 .

8. The piezoelectric sensor according to claim 7 , wherein a lattice parameter difference between the two-dimensional perovskite nanosheet seed layer and the ceramic piezoelectric thin film is 0% to 20%.

The piezoelectric sensor according to claim 7 , wherein a material of the lower electrode material and a material of the upper electrode are at least one selected from the group consisting of platinum (Pt), gold (Au), palladium (Pd), copper (Cu), nickel (Ni), chromium (Cr), molybdenum (Mo), aluminum (Al), a conductive carbon tape, and a transparent conductive oxide.
