Abstract

According to one embodiment, an electrostatic chuck includes a ceramic dielectric, a base plate, a first electrode layer, and a second electrode layer. The ceramic dielectric substrate has a first major surface and a second major surface. The first electrode layer is provided between the first major surface and the second major surface. The second electrode layer is provided between the first electrode layer and the first major surface. The first electrode layer has a first surface and a second surface. A distance between the first surface and the first major surface is constant. A distance between the second surface and the first surface at an end portion of the first electrode layer is shorter than a distance between the second surface and the first surface at a central portion of the first electrode layer.

Claims (78)

1. An electrostatic chuck, comprising:

a ceramic dielectric substrate having a first major surface and a second major surface, the first major surface configured to receive an object to be chucked thereon, the second major surface being on a side opposite to the first major surface;

a base plate supporting the ceramic dielectric substrate;

at least one first electrode layer provided inside the ceramic dielectric substrate and connected to a high frequency power supply; and

at least one second electrode layer provided inside the ceramic dielectric substrate and connected to a chucking power supply,

the first electrode layer being provided between the first major surface and the second major surface in a Z-axis direction, the Z-axis direction being from the base plate toward the ceramic dielectric substrate,

the second electrode layer being provided between the first electrode layer and the first major surface in the Z-axis direction,

the first electrode layer having a first surface and a second surface and being supplied with power from the second surface side, the first surface being on the first major surface side, the second surface being on a side opposite to the first surface,

the first electrode layer including a first end portion and a second end portion, the first end portion being located on an outer periphery of the ceramic dielectric substrate when projected on a plane perpendicular to the Z-axis direction, the second end portion being located inside the first end portion on the ceramic dielectric substrate when projected on a plane perpendicular to the Z-axis direction,

a distance along the Z-axis direction between the first surface and the first major surface being constant,

a distance along the Z-axis direction between the second surface and the first surface at the first end portion of the first electrode layer being shorter than a distance along the Z-axis direction between the second surface and the first surface at a central portion of the first electrode layer, and

a distance along the Z-axis direction, between the second surface and the first surface at the second end portion of the first electrode layer, being shorter than a distance along the Z-axis direction between the second surface and the first surface at a central portion of the first electrode layer.

2. The chuck according to claim 1 , wherein a total of a surface area of the first surface of the first electrode layer is larger than a total of a surface area of a surface of the second electrode layer on the first major surface side.

3. The chuck according to claim 1 , wherein a portion of the first electrode layer does not overlap the second electrode layer in the Z-axis direction.

4. The chuck according to claim 1 , wherein a thickness of the first electrode layer is greater than a thickness of the second electrode layer.

5. The chuck according to claim 1 , wherein a distance along the Z-axis direction between the second surface and the first surface at a central portion of the first electrode layer is not less than 1 μm and not more than 500 μm.

6. The chuck according to claim 5 , wherein the distance along the Z-axis direction between the second surface and the first surface at the central portion of the first electrode layer is not less than 10 μm and not more than 100 μm.

7. The chuck according to claim 1 , wherein the first electrode layer includes at least one of Ag, Pd, or Pt.

8. The chuck according to claim 1 , wherein the first electrode layer is made of a cermet of a metal and a ceramic.

9. The chuck according to claim 8 , wherein an element included in the ceramic is the same as an element of a ceramic included in the ceramic dielectric substrate.

10. The chuck according to claim 8 , wherein an element included in the ceramic is different from an element of a ceramic included in the ceramic dielectric substrate.

11. The chuck according to claim 1 , wherein

the ceramic dielectric substrate includes aluminum oxide, and

a concentration of the aluminum oxide in the ceramic dielectric substrate is 90 mass % or more.

12. The chuck according to claim 1 , wherein a width of at least one of the first end portion or the second end portion is greater than the distance along the Z-axis direction between the second surface and the first surface at the central portion of the first electrode layer.

The chuck according to claim 1 , wherein the first electrode layer includes a first part and a second part, the first part being located on the outer periphery of the ceramic dielectric substrate when projected on a plane perpendicular to the Z-axis direction, the second part being located inside the first part on the ceramic dielectric substrate when projected on a plane perpendicular to the Z-axis direction,

the first part including the first end portion and the second end portion,

the second part including a third end portion, the third end portion being located inside the second end portion on the ceramic dielectric substrate when projected on a plane perpendicular to the Z-axis direction,

a distance along the Z-axis direction between the second surface and the first surface at the third end portion of the first electrode layer being shorter than a distance along the Z-axis direction between the second surface and the first surface at a central portion of the first electrode layer.

14. An electrostatic chuck, comprising:

a ceramic dielectric substrate having a first major surface and a second major surface, the first major surface configured to receive an object to be chucked thereon, the second major surface being on a side opposite to the first major surface;

a base plate supporting the ceramic dielectric substrate;

at least one first electrode layer provided inside the ceramic dielectric substrate and connected to a high frequency power supply; and

at least one second electrode layer provided inside the ceramic dielectric substrate and connected to a chucking power supply,

the first electrode layer being provided between the first major surface and the second major surface in a Z-axis direction, the Z-axis direction being from the base plate toward the ceramic dielectric substrate,

the second electrode layer being provided between the first electrode layer and the first major surface in the Z-axis direction,

the first electrode layer having a first surface and a second surface and being supplied with power from the second surface side, the first surface being on the first major surface side, the second surface being on a side opposite to the first surface,

a distance along the Z-axis direction between the first surface and the first major surface being constant,

a distance along the Z-axis direction between the second surface and the first surface at an end portion of the first electrode layer being shorter than a distance along the Z-axis direction between the second surface and the first surface at a central portion of the first electrode layer,

wherein:

the first electrode layer includes a metal and a ceramic,

the second electrode layer includes a metal and a ceramic, and

a proportion of a volume of the metal to a total of the volume of the metal and a volume of the ceramic for the metal and the ceramic included in the first electrode layer is larger than a proportion of a volume of the metal to a total of the volume of the metal and a volume of the ceramic for the metal and the ceramic included in the second electrode layer.

15. An electrostatic chuck, comprising:

a ceramic dielectric substrate having a first major surface and a second major surface, the first major surface configured to receive an object to be chucked thereon, the second major surface being on a side opposite to the first major surface;

a base plate supporting the ceramic dielectric substrate;

at least one first electrode layer provided inside the ceramic dielectric substrate and connected to a high frequency power supply; and

at least one second electrode layer provided inside the ceramic dielectric substrate and connected to a chucking power supply,

the first electrode layer being provided between the first major surface and the second major surface in a Z-axis direction, the Z-axis direction being from the base plate toward the ceramic dielectric substrate,

the second electrode layer being provided between the first electrode layer and the first major surface in the Z-axis direction,

the first electrode layer having a first surface and a second surface and being supplied with power from the second surface side, the first surface being on the first major surface side, the second surface being on a side opposite to the first surface,

a distance along the Z-axis direction between the first surface and the first major surface being constant,

a distance along the Z-axis direction between the second surface and the first surface at an end portion of the first electrode layer being shorter than a distance along the Z-axis direction between the second surface and the first surface at a central portion of the first electrode layer,

wherein:

the first electrode layer includes a metal and a ceramic,

the second electrode layer includes a metal and a ceramic, and

a volume of the metal included in the first electrode layer is larger than a volume of the metal included in the second electrode layer.

16. An electrostatic chuck, comprising:

a ceramic dielectric substrate having a first major surface and a second major surface, the first major surface configured to receive an object to be chucked thereon, the second major surface being on a side opposite to the first major surface;

a base plate supporting the ceramic dielectric substrate; and

at least one electrode layer connected to a high frequency power supply,

the electrode layer being provided between the first major surface and the second major surface in a Z-axis direction, the Z-axis direction being from the base plate toward the ceramic dielectric substrate,

the electrode layer having a first surface and a second surface and being supplied with power from the second surface side, the first surface being on the first major surface side, the second surface being on a side opposite to the first surface,

the electrode layer including a first end portion and a second end portion, the first end portion being located on an outer periphery of the ceramic dielectric substrate when projected on a plane perpendicular to the Z-axis direction, the second end portion being located inside the first end portion on the ceramic dielectric substrate when projected on a plane perpendicular to the Z-axis direction,

the electrode layer including a cermet of a metal and a ceramic,

a distance along the Z-axis direction between the first surface and the first major surface being constant,

a distance along the Z-axis direction between the second surface and the first surface at the first end portion of the electrode layer being shorter than a distance along the Z-axis direction between the second surface and the first surface at a central portion of the electrode layer,

a distance along the Z-axis direction between the second surface and the first surface at the second end portion of the electrode layer being shorter than a distance along the Z-axis direction between the second surface and the first surface at a central portion of the electrode layer.

17. The chuck according to claim 16 , wherein the distance along the Z-axis direction between the second surface and the first surface at the central portion of the electrode layer is not less than 1 μm and not more than 500 μm.

18. The chuck according to claim 17 , wherein the distance along the Z-axis direction between the second surface and the first surface at the central portion of the electrode layer is not less than 10 μm and not more than 100 μm.

19. The chuck according to claim 16 , wherein the electrode layer includes at least one of Ag, Pd, or Pt.

20. The chuck according to claim 16 , wherein an element included in the ceramic is the same as an element of a ceramic included in the ceramic dielectric substrate.

21. The chuck according to claim 16 , wherein an element included in the ceramic is different from an element of a ceramic included in the ceramic dielectric substrate.

22. The chuck according to claim 16 , wherein

the ceramic dielectric substrate includes aluminum oxide, and

a concentration of the aluminum oxide in the ceramic dielectric substrate is 90 mass % or more.

23. The chuck according to claim 16 , wherein the electrode layer is connected to a chucking power supply.

24. The chuck according to claim 16 , wherein a width of at least one of the first end portion or the second end portion is greater than the distance along the Z-axis direction between the second surface and the first surface at the central portion of the electrode layer.
