Abstract

Addresses of accessed word lines are stored. Data related to victim word lines associated with the accessed word line are also stored. The victim word lines may have data stored in relation to multiple accessed word lines. The data related to the victim word lines is adjusted when the victim word line is refreshed during a targeted refresh operation or an auto-refresh operation. The data related to the victim word lines is adjusted when the victim word line is accessed during a memory access operation.

Claims (31)

1. An apparatus comprising:

a reverse scrambler configured to provide an aggressor row address associated with at least one of a refresh address or an accessed row address; and

a victim data logic circuit configured to adjust victim data associated with a row address stored in a stack that matches the aggressor row address.

2. The apparatus of claim 1 , wherein the victim data comprises a plurality of bits, wherein each bit of the plurality of bits corresponds to a victim word line associated with the accessed word line of a corresponding row address of the plurality of row addresses.

3. The apparatus of claim 2 , wherein a bit in a first state indicates the victim word line has not been healed and the bit in a second state indicates the victim word line has been refreshed or accessed.

4. The apparatus of claim 1 , wherein the victim data logic circuit adjusts the victim data to indicate the at least one victim word line has been refreshed or accessed.

5. The apparatus of claim 1 , wherein the reverse scrambler is further configured to provide a plurality of aggressor row addresses associated with at least one of the refresh address or the accessed row address.

6. An apparatus comprising:

a victim data logic circuit configured to set a victim flag to a refreshed state, wherein the victim flag is associated with a row address that matches an aggressor row address of a plurality of aggressor row addresses.

7. The apparatus of claim 6 , further comprising an aggressor row detector including the victim data logic circuit.

8. The apparatus of claim 7 , wherein the aggressor row detector further comprises:

a plurality of registers, each of the registers configured to store corresponding ones of the plurality of aggressor row addresses and an access count value associated with a corresponding one of the plurality of aggressor row addresses;

a comparator circuit; and

a count scrambler.

9. The apparatus of claim 8 , wherein the plurality of registers are further configured to store the victim flag associated with the row address.

The apparatus of claim 7 , wherein the aggressor row detector is configured to compare the aggressor row address to the row address and provide a match signal to the victim data logic circuit, wherein the victim data logic circuit sets the victim flag responsive to the match signal in an active state.

11. An apparatus comprising:

a reverse scrambler configured to provide an aggressor row address associated with at least one of a refresh address or an accessed row address to an aggressor row detector circuit.

12. The apparatus of claim 11 , wherein the reverse scrambler comprises a plurality of aggressor row address generators, wherein each of the plurality of aggressor row address generators is configured to provide one of a plurality of aggressor row addresses.

13. The apparatus of claim 12 , wherein each of the plurality of aggressor row addresses correspond to word lines having different physical relationships to a word line associated with the refresh address or the accessed row address.

14. The apparatus of claim 11 , wherein the aggressor row detector circuit is configured to compare the aggressor row address to one or more row addresses stored in the aggressor row detector circuit.

15. The apparatus of claim 14 , wherein the aggressor row detector circuit is further configured to adjust victim data associated with one or more of the row addresses stored in the aggressor row detector circuit when the aggressor row address matches one or more of the row addresses.

16. An apparatus comprising:

an address scrambler configured to calculate victim rows based on aggressor row addresses; and

a targeted address queue configured to store a plurality of victim rows provided by the address scrambler and provide individual ones of the plurality of victim rows as a refresh address for performing targeted refresh operations, wherein the targeted address queue is further configured to compare an accessed row address to the plurality of victim rows stored therein and remove a victim row when the victim row matches the accessed row address.

The apparatus of claim 16 , wherein the targeted address queue is further configured to compare the plurality of victim rows provided by the address scrambler to the plurality of victim rows stored in the targeted address queue, wherein a victim row of the plurality of victim rows provided by the address scrambler is not stored in the targeted address queue when the victim row matches one of the plurality of victim rows stored in the targeted address queue.

18. The apparatus of claim 16 , wherein the targeted address queue is further configured to remove or rewrite individual ones of the plurality of victim rows when the individual ones are provided as the refresh address.

19. The apparatus of claim 16 , wherein the targeted address queue is configured to provide an active empty signal when all of the individual ones of the plurality of victim rows have been provided as the refresh address or have been removed from the targeted address queue.

20. The apparatus of claim 16 , further comprising:

an auto-refresh address generator configured to generate a plurality of auto-refresh addresses and provide individual ones of the plurality of auto-refresh addresses as the refresh address for performing auto-refresh operations; and

a multiplexer configured to select between the individual ones of the auto-refresh addresses and the individual ones of the victim row addresses to provide as the refresh address.
