Abstract

A non-transitory computer-readable medium contains thereon a cell library. The cell library includes a plurality of cells configured to be placed in a layout diagram of an integrated circuit (IC). Each cell among the plurality of cells includes a first active region inside a boundary of the cell. The first active region extends along a first direction. At least one gate region is inside the boundary. The at least one gate region extends across the first active region along a second direction transverse to the first direction. A first conductive region overlaps the first active region and a first edge of the boundary. The first conductive region is configured to form an electrical connection to the first active region. The plurality of cells includes at least one cell a width of which in the first direction is equal to one gate region pitch between adjacent gate regions of the IC.

Claims (109)

1. A non-transitory computer-readable medium containing thereon a cell library, the cell library comprising:

a plurality of cells configured to be placed in a layout diagram of an integrated circuit (IC), each cell among the plurality of cells comprising:

a first active region inside a boundary of the cell, the first active region extending along a first direction,

at least one gate region inside the boundary, the at least one gate region extending across the first active region along a second direction, the second direction transverse to the first direction, and

a first conductive region overlapping the first active region and a first edge of the boundary, the first conductive region configured to form an electrical connection to the first active region,

wherein the plurality of cells comprises at least one cell a width of which in the first direction is equal to one gate region pitch between adjacent gate regions of the IC.

2. The non-transitory computer-readable medium of claim 1 , wherein

each cell among the plurality of cells further comprises:

a second conductive region overlapping the first active region and a second edge of the boundary, the second conductive region configured to form an electrical connection to the first active region, the second edge opposite the first edge in the first direction.

3. The non-transitory computer-readable medium of claim 2 , wherein

the first edge of the boundary coincides with a center line of the first conductive region in the first direction, and

the second edge of the boundary coincides with a center line of the second conductive region in the first direction.

4. The non-transitory computer-readable medium of claim 2 , wherein

each cell among the plurality of cells further comprises:

a second active region inside the boundary, the second active region extending along the first direction and spaced from the first active region in the second direction, the at least one gate region extending across the second active region,

a third conductive region overlapping the second active region and the first edge of the boundary, the third conductive region configured to form an electrical connection to the second active region, and

a fourth conductive region overlapping the second active region and the second edge of the boundary, the fourth conductive region configured to form an electrical connection to the second active region.

5. The non-transitory computer-readable medium of claim 1 , wherein

the at least one cell having the width equal to one gate region pitch is a filler cell, and

the at least one gate region in the filler cell is a dummy gate region.

6. A method, comprising:

generating an integrated circuit (IC) layout diagram, said generating the IC layout diagram comprising placing a first cell and a second cell in the IC layout diagram; and

storing the generated IC layout diagram on a non-transitory computer-readable medium,

wherein

the first cell comprises:

a boundary having a first edge, and

a first conductive region overlapping the first edge, and configured to form an electrical connection to a first source/drain region of the first cell,

the second cell comprises:

a boundary having a second edge, the second edge opposite the first edge in a first direction, and

a second conductive region overlapping the second edge, and configured to form an electrical connection to a second source/drain region of the second cell, and

said placing the first cell and the second cell in the IC layout diagram comprises:

in response to the first source/drain region and the second source/drain region comprising source regions,

placing the first edge in abutment with the second edge, and

merging the first conductive region with the second conductive region, and

in response to at least one of the first source/drain region or the second source/drain region comprising a drain region, placing a filler cell between the first cell and the second cell, the filler cell comprising:

a boundary having opposite third and fourth edges in the first direction, the third edge placed in abutment with the first edge, the fourth edge placed in abutment with the second edge,

a third conductive region overlapping the third edge, and merged with the first conductive region, and

a fourth conductive region overlapping the fourth edge, and merged with the second conductive region.

7. The method of claim 6 , wherein

a width of the filler cell in the first direction is equal to one gate region pitch between adjacent gate regions of the IC layout diagram.

8. The method of claim 6 , further comprising:

fabricating, based on the IC layout diagram, at least one of a semiconductor mask or a component in a layer of an IC.

9. The method of claim 6 , wherein

the filler cell further comprises a dummy gate region extending along a second direction, the second direction transverse to the first direction, the dummy gate region positioned between the third and fourth edges in the first direction.

10. The method of claim 6 , wherein

the filler cell further comprises:

a first active region of a first type,

a second active region of a second type different from the first type, the second active region spaced from the first active region along a second direction, the second direction transverse to the first direction,

a fifth conductive region overlapping the third edge, and

a sixth conductive region overlapping the fourth edge,

the third and fourth conductive regions are over the first active region, and

the fifth and sixth conductive regions are over the second active region.

11. The method of claim 10 , wherein

in the filler cell,

the third through sixth conductive regions are drain side conductive regions, or

the third and fourth conductive regions are drain side conductive regions, and the fifth and sixth conductive regions are source side conductive regions, or

the third and fifth conductive regions are drain side conductive regions, and the fourth and sixth conductive regions are source side conductive regions, or

the third and sixth conductive regions are drain side conductive regions, and the fourth and fifth conductive regions are source side conductive regions.

12. The method of claim 11 , wherein

along the second direction, the source side conductive regions are longer than the drain side conductive regions.

13. The method of claim 6 , wherein

the first cell further comprises:

a first p-channel metal-oxide semiconductor (PMOS) active region,

a first PMOS conductive region over the first edge and the first PMOS active region,

a first n-channel metal-oxide semiconductor (NMOS) active region spaced from the first PMOS active region along a second direction, the second direction transverse to the first direction, and

a first NMOS conductive region over the first edge and the first NMOS active region,

the second cell further comprises:

a second PMOS active region,

a second PMOS conductive region over the second edge and the second PMOS active region,

a second NMOS active region spaced from the second PMOS active region along the second direction, and

a second NMOS conductive region over the second edge and the second NMOS active region,

wherein

the first and second conductive regions comprise the first and second PMOS conductive regions of the first and second cells, or

the first and second conductive regions comprise the first and second NMOS conductive regions of the first and second cells.

14. The method of claim 13 , wherein

said placing the first cell and the second cell in the IC layout diagram comprises said placing the first edge in abutment with the second edge, in response to all of the first PMOS conductive region and first NMOS conductive region over the first edge and the second PMOS conductive region and second NMOS conductive region over the second edge comprising source side conductive regions, and

said placing the first cell and the second cell in the IC layout diagram comprises said placing the filler cell between the first cell and the second cell, in response to at least one of the first PMOS conductive region, the first NMOS conductive region, the second PMOS conductive region, or the second NMOS conductive region comprising a drain side conductive regions.

15. The method of claim 13 , wherein

the filler cell comprises:

a third PMOS active region,

third and fourth PMOS conductive regions correspondingly over the third and fourth edges, and over the third PMOS active region,

a third NMOS active region, and

third and fourth NMOS conductive regions correspondingly over the third and fourth edges, and over the third NMOS active region,

wherein

the third and fourth conductive regions comprise the third and fourth PMOS conductive regions, or

the third and fourth conductive regions comprise the third and fourth NMOS conductive regions.

16. The method of claim 15 , wherein

in said placing the filler cell between the first cell and the second cell,

the third and fourth PMOS conductive regions of the filler cell are correspondingly merged with the first and second PMOS conductive regions of the first and second cells, and

the third and fourth NMOS conductive regions of the filler cell are correspondingly merged with the first and second NMOS conductive regions of the first and second cells.

17. The method of claim 6 , wherein

each of the first cell and the second cell is a non-filler cell.

18. An integrated circuit (IC) device, comprising:

a first cell, comprising:

a first boundary, and

a first active region inside the first boundary and extending along a first direction;

a second cell, comprising:

a second boundary abutting the first boundary along a first common edge, and

a second active region inside the second boundary and extending along the first direction;

a first common conductive region overlapping the first common edge, and electrically coupled to both the first active region and the second active region;

a third cell, comprising:

a third boundary abutting the second boundary along a second common edge, and

a third active region inside the third boundary and extending along the first direction; and

a second common conductive region overlapping the second common edge, and electrically coupled to both the third active region and the second active region,

wherein the second cell comprises a dummy gate region.

19. The IC device of claim 18 , wherein

the second cell is a filler cell.

20. The IC device of claim 19 , wherein

a width of the second cell in the first direction is equal to one gate region pitch between adjacent gate regions of the IC.
