Abstract

Disclosed herein are capacitors and resistors at direct bonding interfaces in microelectronic assemblies, as well as related structures and techniques. For example, in some embodiments, a microelectronic assembly may include a first microelectronic component and a second microelectronic component, wherein a direct bonding interface of the second microelectronic component is direct bonded to a direct bonding interface of the first microelectronic component, the microelectronic assembly includes a sensor, the sensor includes a first sensor plate and a second sensor plate, the first sensor plate is at the direct bonding interface of the first microelectronic component, and the second sensor plate is at the direct bonding interface of the second microelectronic component.

Claims (42)

1. A microelectronic assembly, comprising:

a capacitor comprising a first conductive plate, a second conductive plate, and a capacitor insulator separating the first conductive plate and the second conductive plate;

a first microelectronic component comprising a first insulator layer, wherein the first conductive plate is embedded in the first insulator layer and is at a direct bonding interface of the first microelectronic component; and

a second microelectronic component comprising a second insulator layer, wherein the second conductive plate is embedded in the second insulator layer and is at a direct bonding interface of the second microelectronic component, the direct bonding interface of the second microelectronic component is direct bonded to the direct bonding interface of the first microelectronic component, and the direct bonding interface of the second microelectronic component is direct bonded to the direct bonding interface of the first microelectronic component at an interface between the first insulator layer and the second insulator layer;

wherein the first conductive plate is a materially continuous closed contour, a footprint of the materially continuous closed contour encircles a footprint of the second conductive plate, and the capacitor insulator includes a part of the first insulator layer and a part of the second insulator layer.

2. The microelectronic assembly of claim 1 , wherein a projection of the first conductive plate onto a plane parallel to the direct bonding interface and a projection of the second conductive plate onto the plane do not overlap.

The microelectronic assembly of claim 1 , wherein the capacitor is a first capacitor, the microelectronic assembly includes a second capacitor, the second capacitor includes the second conductive plate and a third conductive plate, and the third conductive plate is at the direct bonding interface of the first microelectronic component.

4. The microelectronic assembly of claim 3 , wherein a footprint of the second conductive plate is between a footprint of the first conductive plate and a footprint of the third conductive plate.

5. The microelectronic assembly of claim 3 , wherein the microelectronic assembly includes a third capacitor, the third capacitor includes the first conductive plate and a fourth conductive plate, and the fourth conductive plate is at the direct bonding interface of the second microelectronic component.

6. The microelectronic assembly of claim 5 , wherein a footprint of the fourth conductive plate is between a footprint of the first conductive plate and a footprint of the third conductive plate.

7. The microelectronic assembly of claim 1 , wherein the microelectronic assembly further includes control circuitry coupled to the capacitor.

8. The microelectronic assembly of claim 7 , wherein the control circuitry is to measure a capacitance of the capacitor.

9. The microelectronic assembly of claim 1 , wherein the first conductive plate is ring-shaped.

10. The microelectronic assembly of claim 1 , wherein the first conductive plate is polygon-shaped.

11. The microelectronic assembly of claim 1 , wherein the footprint of the second conductive plate is circular.

12. The microelectronic assembly of claim 1 , wherein the capacitor is a first capacitor, the microelectronic assembly includes a second capacitor, the second capacitor includes a third conductive plate and a fourth conductive plate, the third conductive plate is at the direct bonding interface of the first microelectronic component, the fourth conductive plate is at the direct bonding interface of the second microelectronic component, the first capacitor is proximate to a corner of the first microelectronic component, and the second capacitor is proximate to an opposite corner of the first microelectronic component.

13. The microelectronic assembly of claim 1 , wherein the first conductive plate includes manganese and nickel.

14. The microelectronic assembly of claim 1 , wherein the first conductive plate includes tantalum and nitrogen.

15. The microelectronic assembly of claim 1 , wherein the first conductive plate includes cobalt and iron.

16. The microelectronic assembly of claim 1 , wherein:

the first microelectronic component includes a dielectric material at the direct bonding interface, and

the first microelectronic component further includes a liner material between the first conductive plate and the dielectric material.

17. The microelectronic assembly of claim 16 , wherein the liner material includes silicon and nitrogen.

18. A microelectronic assembly, comprising:

a first microelectronic component; and

a second microelectronic component, wherein a direct bonding interface of the second microelectronic component is direct bonded to a direct bonding interface of the first microelectronic component;

wherein the microelectronic assembly includes a capacitor and an insulator material, the capacitor includes a first conductive plate and a second conductive plate, the first conductive plate is at the direct bonding interface of the first microelectronic component, the second conductive plate is at the direct bonding interface of the second microelectronic component, the first conductive plate includes a first plurality of fingers, the second conductive plate includes a second plurality of fingers, footprints of the first plurality of fingers are interdigitated with footprints of the second plurality of fingers, and the insulator material separates the first conductive plate and the second conductive plate.

19. The microelectronic assembly of claim 18 , wherein the microelectronic assembly further includes control circuitry coupled to the capacitor.

20. The microelectronic assembly of claim 19 , wherein the control circuitry is to measure a capacitance of the capacitor.

21. A microelectronic assembly, comprising:

a capacitor comprising a first conductive plate, a second conductive plate, and an insulator separating the first conductive plate and the second conductive plate;

a first microelectronic component comprising a first insulator layer;

a second microelectronic component comprising a second insulator layer; and

a direct bonding interface between a bonding interface of the first microelectronic component and a bonding interface of the second microelectronic component,

wherein:

the first conductive plate is embedded in the first insulator layer and is at the bonding interface of the first microelectronic component,

the second conductive plate is embedded in the second insulator layer and is at the bonding interface of the second microelectronic component,

the direct bonding interface includes an interface between the first insulator layer and the second insulator layer,

the first conductive plate is a materially continuous closed contour,

a footprint of the materially continuous closed contour encircles a footprint of the second conductive plate, and

and the insulator separating the first conductive plate and the second conductive plate includes a part of the first insulator layer and a part of the second insulator layer.

22. The microelectronic assembly of claim 21 , wherein a projection of the first conductive plate onto a plane parallel to the direct bonding interface and a projection of the second conductive plate onto the plane do not overlap.
