Semiconductor device with air gaps and method of fabrication thereof
A semiconductor structure includes first and second source/drain (S/D) features, one or more semiconductor channel layers connecting the first and second S/D features, a gate structure engaging the one or more semiconductor channel layers, a metal wiring layer at a backside of the semiconductor structure, an S/D contact electrically connecting the first S/D feature to the metal wiring layer, and a seal layer between the metal wiring layer and the gate structure. The seal layer is spaced away from the gate structure by an air gap therebetween.
1. A semiconductor structure, comprising:
first and second source/drain (S/D) features;
one or more semiconductor channel layers connecting the first and second S/D features;
a gate structure engaging the one or more semiconductor channel layers, wherein the first and second S/D features, the one or more semiconductor channel layer, and the gate structure are at a frontside of the semiconductor structure;
a metal wiring layer at a backside of the semiconductor structure;
an S/D contact electrically connecting the first S/D feature to the metal wiring layer; and
a seal layer between the metal wiring layer and the gate structure, wherein the seal layer is spaced away from the gate structure by an air gap therebetween.
2. The semiconductor structure of claim 1 , further comprising:
a dielectric liner disposed on a sidewall of the S/D contact, wherein the dielectric liner is in physical contact with the seal layer.
3. The semiconductor structure of claim 2 , wherein the dielectric liner is spaced away from the gate structure by the air gap.
4. The semiconductor structure of claim 2 , wherein the dielectric liner seals the sidewall of the S/D contact from exposing in the air gap.
5. The semiconductor structure of claim 1 , wherein a sidewall of the S/D contact is exposed in the air gap.
6. The semiconductor structure of claim 1 , wherein the air gap expands horizontally for about 3 nm to about 30 nm along a lengthwise direction of the one or more semiconductor channel layers.
7. The semiconductor structure of claim 1 , wherein a bottom surface of the gate structure is exposed in the air gap.
8. The semiconductor structure of claim 1 , wherein a bottom surface of the second S/D feature is exposed in the air gap.
9. The semiconductor structure of claim 1 , further comprising:
a dielectric capping layer vertically extending from the second S/D feature to the metal wiring layer, wherein a sidewall of the dielectric capping layer is exposed in the air gap.
10. The semiconductor structure of claim 1 , further comprising:
a dielectric spacer electrically isolating the first and second S/D features from the gate structure, wherein the dielectric spacer is in physical contact with the S/D contact.
11. A semiconductor structure, comprising:
an epitaxial feature;
a channel member abutting the epitaxial feature;
a gate structure engaging the channel member;
a dielectric spacer interposing the epitaxial feature and the gate structure;
a first contact disposed on a frontside of the epitaxial feature;
a first metal wiring layer coupled to the first contact;
a second contact disposed on a backside of the epitaxial feature, wherein the first and second contacts sandwiching the epitaxial feature; and
a second metal wiring layer coupled to the second contact, wherein an air gap is capped between the gate structure and the second metal wiring layer.
12. The semiconductor structure of claim 11 , wherein the gate structure is exposed in the air gap.
13. The semiconductor structure of claim 11 , wherein the dielectric spacer is exposed in the air gap.
14. The semiconductor structure of claim 11 , further comprising:
a dielectric layer sealing the second metal wiring layer from being exposed in the air gap.
15. The semiconductor structure of claim 14 , further comprising:
a dielectric liner sandwiched between the second contact and the dielectric layer, wherein the dielectric liner at least partially covers a sidewall of the second contact.
16. The semiconductor structure of claim 15 , wherein the dielectric liner seals the sidewall of the second contact from being exposed in the air gap.
17. A semiconductor structure, comprising:
a plurality of channel layers vertically stacked;
a metal gate structure wrapping around each of the channel layers;
a first source/drain (S/D) feature and a second S/D feature sandwiching the channel layers;
a backside power rail disposed below the first S/D feature and the second S/D feature; and
a backside S/D contact electrically connecting the first S/D feature to the backside power rail, wherein a sidewall of the backside S/D contact is exposed in an air gap stacked between the metal gate structure and the backside power rail.
18. The semiconductor structure of claim 17 , wherein a bottom surface of the metal gate structure is exposed in the air gap.
19. The semiconductor structure of claim 17 , wherein a bottom surface of the second S/D feature is exposed in the air gap.
20. The semiconductor structure of claim 17 , further comprising:
a backside capping layer vertically stacked between the second S/D feature and the backside power rail, wherein a sidewall of the backside capping layer is exposed in the air gap.
