Abstract

The object of the present invention is to form a low-concentration impurity region with good accuracy in a top gate type TFT. Phosphorus is added to a semiconductor layer by using a pattern made of a conductive film as a mask to form an N-type impurity region in a self-alignment manner. A positive photoresist is applied to a substrate so as to cover the pattern and then is exposed to light applied to the back of the substrate and then is developed, whereby a photoresist 110 is formed. The pattern is etched by using the photoresist pattern as an etching mask to form a gate electrode. A channel forming region, a source region, a drain region, and low-concentration impurity regions, are formed in the semiconductor layer in a self-alignment manner by using the gate electrode as a doping mask.

Claims (156)

1. A display device comprising:

a substrate;

at least a first pixel and a second pixel arranged adjacent to each other over the substrate, each of the first pixel and the second pixel comprising:

a first thin film transistor and a second thin film transistor;

a capacitor wherein a first terminal of the capacitor is electrically connected to a first terminal of the first thin film transistor and a gate of the second thin film transistor, and the first terminal of the first thin film transistor is electrically connected to the gate of the second thin film transistor; and

a light-emitting element electrically connected to a first terminal of the second thin film transistor, the light-emitting element comprising a light-emitting layer comprising an organic material,

a gate wiring extending along a direction, and electrically connected to a gate of the first thin film transistor in the first pixel and a gate of the first thin film transistor in the second pixel;

a first wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the first pixel;

a second wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the second pixel; and

a third wiring extending across the first wiring, and electrically connected to a second terminal of the second thin film transistor in the first pixel and a second terminal of the second thin film transistor in the second pixel,

wherein each of the first terminal and the second terminal of the first thin film transistor and the first terminal and the second terminal of the second thin film transistor is triple layered film of a first layer, a second layer, and a third layer,

wherein each of the first layer and the third layer comprises titanium, and the second layer comprises aluminum, and

wherein the third wiring is configured to supply a current with the light-emitting element in the first pixel and the light-emitting element in the second pixel.

2. The display device according to claim 1 , wherein the third wiring is configured to apply a constant voltage to the second thin film transistor in the first pixel and the second thin film transistor in the second pixel.

3. The display device according to claim 1 , wherein a second terminal of the capacitor in the first pixel is electrically connected to the third wiring in the first pixel and, a second terminal of the capacitor in the second pixel is electrically connected to the third wiring in the second pixel.

4. The display device according to claim 1 , wherein each of the first thin film transistor and the second thin film transistor is a top gate type thin film transistor.

5. A display device comprising:

a substrate;

at least a first pixel and a second pixel arranged adjacent to each other over the substrate, each of the first pixel and the second pixel comprising:

a first thin film transistor and a second thin film transistor;

a capacitor wherein a first terminal of the capacitor is electrically connected to a first terminal of the first thin film transistor and a gate of the second thin film transistor, and the first terminal of the first thin film transistor is electrically connected to the gate of the second thin film transistor; and

a light-emitting element electrically connected to a first terminal of the second thin film transistor, the light-emitting element comprising a light-emitting layer comprising an organic material,

a gate wiring extending along a direction, and electrically connected to a gate of the first thin film transistor in the first pixel and a gate of the first thin film transistor in the second pixel;

a first wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the first pixel;

a second wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the second pixel; and

a third wiring extending across the first wiring, and electrically connected to a second terminal of the second thin film transistor in the first pixel and a second terminal of the second thin film transistor in the second pixel,

wherein each of the first thin film transistor in the first pixel and the first thin film transistor in the second pixel has two thin film transistors connected in series,

wherein each of the first terminal and the second terminal of the first thin film transistor and the first terminal and the second terminal of the second thin film transistor is triple layered film of a first layer, a second layer, and a third layer,

wherein each of the first layer and the third layer comprises titanium, and the second layer comprises aluminum, and

wherein the third wiring is configured to supply a current with the light-emitting element in the first pixel and the light-emitting element in the second pixel.

6. The display device according to claim 5 , wherein the third wiring is configured to apply a constant voltage to the second thin film transistor in the first pixel and the second thin film transistor in the second pixel.

7. The display device according to claim 5 , wherein a second terminal of the capacitor in the first pixel is electrically connected to the third wiring in the first pixel and, a second terminal of the capacitor in the second pixel is electrically connected to the third wiring in the second pixel.

8. The display device according to claim 5 , wherein each of the first thin film transistor and the second thin film transistor is a top gate type thin film transistor.

9. A display device comprising:

a substrate;

at least a first pixel and a second pixel arranged adjacent to each other over the substrate, each of the first pixel and the second pixel comprising:

a first thin film transistor and a second thin film transistor;

a capacitor wherein a first terminal of the capacitor is electrically connected to a first terminal of the first thin film transistor and a gate of the second thin film transistor, and the first terminal of the first thin film transistor is electrically connected to the gate of the second thin film transistor; and

a light-emitting element electrically connected to a first terminal of the second thin film transistor, the light-emitting element comprising a light-emitting layer comprising an organic material,

a gate wiring extending along a direction, and electrically connected to a gate of the first thin film transistor in the first pixel and a gate of the first thin film transistor in the second pixel;

a first wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the first pixel;

a second wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the second pixel; and

a third wiring extending across the first wiring, and electrically connected to a second terminal of the second thin film transistor in the first pixel and a second terminal of the second thin film transistor in the second pixel,

wherein each of the second thin film transistor in the first pixel and the second thin film transistor in the second pixel is an n-type thin film transistor,

wherein each of the first terminal and the second terminal of the first thin film transistor and the first terminal and the second terminal of the second thin film transistor is triple layered film of a first layer, a second layer, and a third layer,

wherein each of the first layer and the third layer comprises titanium, and the second layer comprises aluminum, and

wherein the third wiring is configured to supply a current with the light-emitting element in the first pixel and the light-emitting element in the second pixel.

10. The display device according to claim 9 , wherein the third wiring is configured to apply a constant voltage to the second thin film transistor in the first pixel and the second thin film transistor in the second pixel.

11. The display device according to claim 9 , wherein a second terminal of the capacitor in the first pixel is electrically connected to the third wiring in the first pixel and, a second terminal of the capacitor in the second pixel is electrically connected to the third wiring in the second pixel.

12. The display device according to claim 9 , wherein each of the first thin film transistor and the second thin film transistor is a top gate type thin film transistor.

13. A display device comprising:

a substrate;

at least a first pixel and a second pixel arranged adjacent to each other over the substrate, each of the first pixel and the second pixel comprising:

a first thin film transistor and a second thin film transistor;

a capacitor wherein a first terminal of the capacitor is electrically connected to a first terminal of the first thin film transistor and a gate of the second thin film transistor, and the first terminal of the first thin film transistor is electrically connected to the gate of the second thin film transistor; and

a light-emitting element electrically connected to a first terminal of the second thin film transistor, the light-emitting element comprising a light-emitting layer comprising an organic material,

a gate wiring extending along a direction, and electrically connected to a gate of the first thin film transistor in the first pixel and a gate of the first thin film transistor in the second pixel;

a first wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the first pixel;

a second wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the second pixel; and

a third wiring extending across the first wiring, and electrically connected to a second terminal of the second thin film transistor in the first pixel and a second terminal of the second thin film transistor in the second pixel,

wherein each of the first thin film transistor and the second thin film transistor comprises:

polycrystalline silicon film;

the gate comprising molybdenum (Mo);

a first insulating film between the polycrystalline silicon film and the gate, the first insulating film being double layered film comprising silicon nitride film and silicon oxide film;

a second insulating film over the polycrystalline silicon film, the second insulating film comprising silicon oxide film; and

the first terminal and the second terminal over the second insulating film, each of the first terminal and the second terminal being triple layered film of a first layer, a second layer, and a third layer,

wherein each of the first layer and the third layer comprises titanium, and the second layer comprises aluminum, and

wherein the third wiring is configured to supply a current with the light-emitting element in the first pixel and the light-emitting element in the second pixel.

14. The display device according to claim 13 , wherein the third wiring is configured to apply a constant voltage to the second thin film transistor in the first pixel and the second thin film transistor in the second pixel.

15. The display device according to claim 13 , wherein a second terminal of the capacitor in the first pixel is electrically connected to the third wiring in the first pixel and, a second terminal of the capacitor in the second pixel is electrically connected to the third wiring in the second pixel.

16. The display device according to claim 13 , wherein each of the first thin film transistor and the second thin film transistor is a top gate type thin film transistor.

17. A display device comprising:

a substrate;

at least a first pixel and a second pixel arranged adjacent to each other over the substrate, each of the first pixel and the second pixel comprising:

a first thin film transistor and a second thin film transistor;

a capacitor wherein a first terminal of the capacitor is electrically connected to a first terminal of the first thin film transistor and a gate of the second thin film transistor, and the first terminal of the first thin film transistor is electrically connected to the gate of the second thin film transistor; and

a light-emitting element electrically connected to a first terminal of the second thin film transistor, the light-emitting element comprising a light-emitting layer comprising an organic material,

a gate wiring extending along a direction, and electrically connected to a gate of the first thin film transistor in the first pixel and a gate of the first thin film transistor in the second pixel;

a first wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the first pixel;

a second wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the second pixel; and

a third wiring extending across the first wiring, and electrically connected to a second terminal of the second thin film transistor in the first pixel and a second terminal of the second thin film transistor in the second pixel,

wherein each of the first thin film transistor in the first pixel and the first thin film transistor in the second pixel has two thin film transistors connected in series,

wherein each of the second thin film transistor in the first pixel and the second thin film transistor in the second pixel is an n-type thin film transistor,

wherein each of the first terminal and the second terminal of the first thin film transistor and the first terminal and the second terminal of the second thin film transistor is triple layered film of a first layer, a second layer, and a third layer,

wherein each of the first layer and the third layer comprises titanium, and the second layer comprises aluminum, and

wherein the third wiring is configured to supply a current with the light-emitting element in the first pixel and the light-emitting element in the second pixel.

18. The display device according to claim 17 , wherein the third wiring is configured to apply a constant voltage to the second thin film transistor in the first pixel and the second thin film transistor in the second pixel.

19. The display device according to claim 17 , wherein a second terminal of the capacitor in the first pixel is electrically connected to the third wiring in the first pixel and, a second terminal of the capacitor in the second pixel is electrically connected to the third wiring in the second pixel.

20. The display device according to claim 17 , wherein each of the first thin film transistor and the second thin film transistor is a top gate type thin film transistor.

21. A display device comprising:

a substrate;

at least a first pixel and a second pixel arranged adjacent to each other over the substrate, each of the first pixel and the second pixel comprising:

a first thin film transistor and a second thin film transistor;

a capacitor wherein a first terminal of the capacitor is electrically connected to a first terminal of the first thin film transistor and a gate of the second thin film transistor, and the first terminal of the first thin film transistor is electrically connected to the gate of the second thin film transistor; and

a light-emitting element electrically connected to a first terminal of the second thin film transistor, the light-emitting element comprising a light-emitting layer comprising an organic material,

a gate wiring extending along a direction, and electrically connected to a gate of the first thin film transistor in the first pixel and a gate of the first thin film transistor in the second pixel;

a first wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the first pixel;

a second wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the second pixel; and

a third wiring extending across the first wiring, and electrically connected to a second terminal of the second thin film transistor in the first pixel and a second terminal of the second thin film transistor in the second pixel,

wherein each of the first thin film transistor and the second thin film transistor comprises:

polycrystalline silicon film;

the gate comprising molybdenum (Mo);

a first insulating film between the polycrystalline silicon film and the gate, the first insulating film being double layered film comprising silicon nitride film and silicon oxide film;

a second insulating film over the polycrystalline silicon film, the second insulating film comprising silicon oxide film; and

the first terminal and the second terminal over the second insulating film, each of the first terminal and the second terminal being triple layered film of a first layer, a second layer, and a third layer,

wherein each of the first layer and the third layer comprises titanium, and the second layer comprises aluminum,

wherein each of the first thin film transistor in the first pixel and the first thin film transistor in the second pixel has two thin film transistors connected in series, and

wherein the third wiring is configured to supply a current with the light-emitting element in the first pixel and the light-emitting element in the second pixel.

22. The display device according to claim 21 , wherein the third wiring is configured to apply a constant voltage to the second thin film transistor in the first pixel and the second thin film transistor in the second pixel.

23. The display device according to claim 21 , wherein a second terminal of the capacitor in the first pixel is electrically connected to the third wiring in the first pixel and, a second terminal of the capacitor in the second pixel is electrically connected to the third wiring in the second pixel.

24. The display device according to claim 21 , wherein each of the first thin film transistor and the second thin film transistor is a top gate type thin film transistor.

25. A display device comprising:

a substrate;

at least a first pixel and a second pixel arranged adjacent to each other over the substrate, each of the first pixel and the second pixel comprising:

a first thin film transistor and a second thin film transistor;

a capacitor wherein a first terminal of the capacitor is electrically connected to a first terminal of the first thin film transistor and a gate of the second thin film transistor, and the first terminal of the first thin film transistor is electrically connected to the gate of the second thin film transistor; and

a light-emitting element electrically connected to a first terminal of the second thin film transistor, the light-emitting element comprising a light-emitting layer comprising an organic material,

a gate wiring extending along a direction, and electrically connected to a gate of the first thin film transistor in the first pixel and a gate of the first thin film transistor in the second pixel;

a first wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the first pixel;

a second wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the second pixel; and

a third wiring extending across the first wiring, and electrically connected to a second terminal of the second thin film transistor in the first pixel and a second terminal of the second thin film transistor in the second pixel,

wherein each of the first thin film transistor and the second thin film transistor comprises:

polycrystalline silicon film;

the gate comprising molybdenum (Mo);

a first insulating film between the polycrystalline silicon film and the gate, the first insulating film being double layered film comprising silicon nitride film and silicon oxide film;

a second insulating film over the polycrystalline silicon film, the second insulating film comprising silicon oxide film; and

the first terminal and the second terminal over the second insulating film, each of the first terminal and the second terminal being triple layered film of a first layer, a second layer, and a third layer,

wherein each of the first layer and the third layer comprises titanium, and the second layer comprises aluminum, and

wherein each of the second thin film transistor in the first pixel and the second thin film transistor in the second pixel is an n-type thin film transistor, and

wherein the third wiring is configured to supply a current with the light-emitting element in the first pixel and the light-emitting element in the second pixel.

26. The display device according to claim 25 , wherein the third wiring is configured to apply a constant voltage to the second thin film transistor in the first pixel and the second thin film transistor in the second pixel.

27. The display device according to claim 25 , wherein a second terminal of the capacitor in the first pixel is electrically connected to the third wiring in the first pixel and, a second terminal of the capacitor in the second pixel is electrically connected to the third wiring in the second pixel.

28. The display device according to claim 25 , wherein each of the first thin film transistor and the second thin film transistor is a top gate type thin film transistor.

29. A display device comprising:

a substrate;

at least a first pixel and a second pixel arranged adjacent to each other over the substrate, each of the first pixel and the second pixel comprising:

a first thin film transistor and a second thin film transistor;

a capacitor wherein a first terminal of the capacitor is electrically connected to a first terminal of the first thin film transistor and a gate of the second thin film transistor, and the first terminal of the first thin film transistor is electrically connected to the gate of the second thin film transistor; and

a light-emitting element electrically connected to a first terminal of the second thin film transistor, the light-emitting element comprising a light-emitting layer comprising an organic material,

a gate wiring extending along a direction, and electrically connected to a gate of the first thin film transistor in the first pixel and a gate of the first thin film transistor in the second pixel;

a first wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the first pixel;

a second wiring extending across the gate wiring, and electrically connected to a second terminal of the first thin film transistor in the second pixel; and

a third wiring extending across the first wiring, and electrically connected to a second terminal of the second thin film transistor in the first pixel and a second terminal of the second thin film transistor in the second pixel,

wherein each of the first thin film transistor and the second thin film transistor comprises:

polycrystalline silicon film;

the gate comprising molybdenum (Mo);

a first insulating film between the polycrystalline silicon film and the gate, the first insulating film being double layered film comprising silicon nitride film and silicon oxide film;

a second insulating film over the polycrystalline silicon film, the second insulating film comprising silicon oxide film; and

the first terminal and the second terminal over the second insulating film, each of the first terminal and the second terminal being triple layered film of a first layer, a second layer, and a third layer,

wherein each of the first layer and the third layer comprises titanium, and the second layer comprises aluminum, and

wherein each of the first thin film transistor in the first pixel and the first thin film transistor in the second pixel has two thin film transistors connected in series,

wherein each of the second thin film transistor in the first pixel and the second thin film transistor in the second pixel is an n-type thin film transistor, and

wherein the third wiring is configured to supply a current with the light-emitting element in the first pixel and the light-emitting element in the second pixel.

30. The display device according to claim 29 , wherein the third wiring is configured to apply a constant voltage to the second thin film transistor in the first pixel and the second thin film transistor in the second pixel.

31. The display device according to claim 29 , wherein a second terminal of the capacitor in the first pixel is electrically connected to the third wiring in the first pixel and, a second terminal of the capacitor in the second pixel is electrically connected to the third wiring in the second pixel.

32. The display device according to claim 29 , wherein each of the first thin film transistor and the second thin film transistor is a top gate type thin film transistor.
