Abstract

A substrate with a multilayer reflective film, a reflective mask blank, a reflective mask and a method of manufacturing a semiconductor device that can prevent contamination of the surface of the multilayer reflective film even in the case of having formed reference marks on the multilayer reflective film. A substrate with a multilayer reflective film contains a substrate and a multilayer reflective film that reflects EUV light formed on the substrate. Reference marks are formed to a concave shape on the surface of the substrate with the multilayer reflective film. The reference marks have grooves or protrusions roughly in the center. The shape of the grooves or protrusions when viewed from overhead is similar or roughly similar to the shape of the reference marks.

Claims (58)

1. A reflective structure, the reflective structure comprising:

a substrate;

a multilayer reflective film formed on the substrate and configured to reflect EUV light; and

a plurality of reference marks formed as concavities in a surface of the reflective structure,

wherein each reference mark of the plurality of reference marks has a shape when viewed from overhead, and

wherein, for each reference mark of the plurality of reference marks:

a surface of the reference mark has a depression or protrusion substantially in a center of the shape, and

a shape of the depression or protrusion when viewed from overhead is substantially similar to the shape of the reference mark.

2. The reflective structure according to claim 1 , wherein each reference mark of the plurality of reference marks includes:

a shrink region, at a bottom of the reference mark, within which at least some layers of the plurality of layers of the multilayer reflective film are shrunk, and

a mixing region, above the shrink region, within which at least some layers of the plurality of layers of the multilayer reflective film are mutually integrated, and

wherein, for each reference mark of the plurality of reference marks, a proportion of a thickness of the reference mark, in a direction normal to a surface of the substrate, that is occupied by the mixing region decreases with increasing distance from the depression or protrusion.

3. The reflective structure according to claim 1 , wherein, for each reference mark of the plurality of reference marks, the depth of the depression or the height of the protrusion is not less than 20 nanometers.

4. The reflective structure according to claim 1 , wherein, for each reference mark of the plurality of reference marks, the width of the depression or of the protrusion is at least 200 nanometers and not greater than 10 microns.

5. The reflective structure according to claim 1 , wherein, for each reference mark of the plurality of reference marks, the depth of the reference mark is at least 30 nanometers and not greater than 50 nanometers.

6. The reflective structure according to claim 1 , further comprising a protective film formed on the multilayer reflective film,

wherein the reference marks of the plurality of reference marks are formed subsequent to formation of the protective film on the multilayer reflective film.

7. The reflective structure according to claim 1 , wherein a layer of the multilayer reflective film that is farthest from the substrate contains silicon.

8. A reflective mask blank, comprising:

a reflective structure including a substrate and a multilayer reflective film that is formed on the substrate and is configured to reflect EUV light;

a plurality of reference marks formed as concavities to absorb EUV light,

wherein each reference mark of the plurality of reference marks formed as concavities in a surface of the reflective structure; and

an absorber film formed on the multilayer reflective film and configured to absorb EUV light,

wherein each reference mark of the plurality of reference marks has a shape when viewed from overhead, and

wherein, for each reference mark of the plurality of reference marks:

a surface of the reference mark has a depression or protrusion substantially in a center of the shape,

a shape of the depression or protrusion when viewed from overhead is substantially similar to the shape of the reference mark, and

the absorber film includes a transfer reference mark to which the shape of the reference mark is transferred.

9. The reflective mask blank according to claim 8 , wherein, for each reference mark of the plurality of reference marks, the depth of the depression or the height of the protrusion is not less than 20 nanometers.

10. The reflective mask blank according to claim 8 , wherein, for each reference mark of the plurality of reference marks, the width of the depression or of the protrusion is at least 200 nanometers and not greater than 10 microns.

11. The reflective mask blank according to claim 8 , wherein, for each reference mark of the plurality of reference marks, the depth of the reference mark is at least 30 nanometers and not greater than 50 nanometers.

12. The reflective mask blank according to claim 8 , further comprising a protective film formed on the multilayer reflective film,

wherein the reference marks of the plurality of reference marks are formed subsequent to formation of the protective film on the multilayer reflective film.

13. The reflective mask blank according to claim 8 , wherein a layer of the multilayer reflective film that is farthest from the substrate contains silicon.

14. A reflective mask, comprising:

a reflective structure including a substrate and a multilayer reflective film

that is formed on the substrate and is configured to reflect EUV light;

a plurality of reference marks formed as concavities in a surface of the reflective structure; and

an absorber film pattern formed on the multilayer reflective film and configured to absorb EUV light,

wherein each reference mark of the plurality of reference marks has a shape when viewed from overhead, and

wherein, for each reference mark of the plurality of reference marks:

a surface of the reference mark has a depression or protrusion substantially in a center of the shape, and

a shape of the depression or protrusion when viewed from overhead is substantially similar to the shape of the reference mark.

15. A method of manufacturing a semiconductor device comprising forming a transfer pattern on a semiconductor substrate, using the reflective mask according to claim 14 .

16. The reflective mask according to claim 14 , wherein each reference mark of the plurality of reference marks includes:

a shrink region, at a bottom of the reference mark, within which at least some layers of the plurality of layers of the multilayer reflective film are shrunk, and

a mixing region, above the shrink region, within which at least some layers of the plurality of layers of the multilayer reflective film are mutually integrated, and

wherein, for each reference mark of the plurality of reference marks, a proportion of a thickness of the reference mark, in a direction normal to a surface of the substrate, that is occupied by the mixing region decreases with increasing distance from the depression or protrusion.

17. The reflective mask according to claim 14 , wherein, for each reference mark of the plurality of reference marks, the depth of the depression or the height of the protrusion is not less than 20 nanometers.

18. The reflective mask according to claim 14 , wherein, for each reference mark of the plurality of reference marks, the width of the depression or of the protrusion is at least 200 nanometers and not greater than 10 microns.

19. The reflective mask according to claim 14 , wherein, for each reference mark of the plurality of reference marks, the depth of the reference mark is at least 30 nanometers and not greater than 50 nanometers.

20. The reflective mask according to claim 14 , further comprising a protective film formed on the multilayer reflective film,

wherein the reference marks of the plurality of reference marks are formed subsequent to formation of the protective film on the multilayer reflective film.

21. The reflective mask according to claim 14 , wherein a layer of the multilayer reflective film that is farthest from the substrate contains silicon.

22. The reflective mask blank according to claim 8 , wherein each reference mark of the plurality of reference marks includes:

a shrink region, at a bottom of the reference mark, within which at least some layers of the plurality of layers of the multilayer reflective film are shrunk, and

a mixing region, above the shrink region, within which at least some layers of the plurality of layers of the multilayer reflective film are mutually integrated, and

wherein, for each reference mark of the plurality of reference marks, a proportion of a thickness of the reference mark, in a direction normal to a surface of the substrate, that is occupied by the mixing region decreases with increasing distance from the depression or protrusion.
