Abstract

Methods, systems, and apparatuses include receiving a command directed to a portion of memory. A cycle number for the portion of memory is determined. A group to which the portion of memory belongs is determined. A sensing time is determined using the cycle number and the group. The command is executed using the sensing time.

Claims (50)

1. A method comprising:

receiving a command directed to a portion of memory;

determining a cycle number for the portion of memory, wherein the cycle number is a number of times the portion of memory has been programmed and erased;

determining a first group of a plurality of groups to which the portion of memory belongs;

retrieving a sensing time from a lookup table using the cycle number and the first group, wherein the lookup table includes a plurality of sensing times;

executing the command using the sensing time;

estimating a read window bandwidth for the portion of memory; and

updating the lookup table by moving the portion of memory to a second group in response to the estimated read window bandwidth satisfying a threshold, wherein the second group is mapped to a larger sensing time than the sensing time associated with the first group.

The method of claim 1 , wherein a first sensing time of the plurality of sensing times is associated with the first group and a first cycle number, a second sensing time of the plurality of sensing times is associated with the first group and a second cycle number, the first cycle number is larger than the second cycle number, and the first sensing time is larger than the second sensing time.

3. The method of claim 1 , wherein estimating the read window bandwidth for the portion of memory comprises determining a read disturb value for the portion of memory and wherein moving the portion of memory to the second group is in response to the read disturb value satisfying the threshold.

4. The method of claim 1 , wherein the portion of memory comprises a plurality of cells and wherein the sensing time is a time threshold voltages are applied to determine a value stored in a cell of the plurality of cells.

5. The method of claim 1 , wherein the portion of memory comprises a wordline, each of the plurality of groups comprises a wordline group, and the first group is a wordline group including the wordline.

6. The method of claim 1 , further comprising:

determining an operation type of a plurality of operation types for the command including a program operation type and a read operation type, wherein retrieving the sensing time from the lookup table further uses the operation type.

7. The method of claim 6 , further comprising:

determining that a program buffer satisfies a fullness threshold; and

determining the operation type is the program operation type in response to the buffer being full.

8. A non-transitory computer-readable storage medium comprising instructions that, when executed by a processing device, cause the processing device to:

receive a command directed to a portion of memory;

determine a cycle number for the portion of memory, wherein the cycle number is a number of times the portion of memory has been programmed and erased;

determine a first group of a plurality of groups to which the portion of memory belongs;

retrieving a sensing time from a lookup table using the cycle number and the first group, wherein the lookup table includes a plurality of sensing times;

execute the command using the sensing time;

estimate a read window bandwidth for the portion of memory; and

update the lookup table by moving the portion of memory to a second group in response to the estimated read window bandwidth satisfying a threshold, wherein the second group is mapped to a larger sensing time than the sensing time associated with the first group.

The non-transitory computer-readable storage medium of claim 8 , wherein a first sensing time of the plurality of sensing times is associated with the first group and a first cycle number, a second sensing time of the plurality of sensing times is associated with the first group and a second cycle number, the first cycle number is larger than the second cycle number, and the first sensing time is larger than the second sensing time.

The non-transitory computer-readable storage medium of claim 8 , wherein estimating the read window bandwidth for the portion of memory comprises determining a read disturb value for the portion of memory and wherein moving the portion of memory to the second group is in response to the read disturb value satisfying the threshold.

11. The non-transitory computer-readable storage medium of claim 8 , wherein the portion of memory comprises a plurality of cells and wherein the sensing time is a time threshold voltages are applied to determine a value stored in a cell of the plurality of cells.

12. The non-transitory computer-readable storage medium of claim 8 , wherein the portion of memory comprises a wordline, each of the plurality of groups comprises a wordline group, and the first group is a wordline group including the wordline.

13. The non-transitory computer-readable storage medium of claim 8 , wherein the processing device is further to:

determine an operation type of a plurality of operation types for the command, wherein retrieving the sensing time from the lookup table further uses the operation type.

14. The non-transitory computer-readable storage medium of claim 13 , wherein the processing device is further to:

determine that a program buffer satisfies a fullness threshold; and

determine the operation type is the program operation type in response to the buffer being full.

15. A system comprising:

a plurality of memory devices; and

a processing device, operatively coupled with the plurality of memory devices, to:

receive a command directed to a portion of memory;

determine a cycle number for the portion of memory, wherein the cycle number is a number of times the portion of memory has been programmed and erased;

determine a first group of a plurality of groups to which the portion of memory belongs;

retrieve a sensing time from a lookup table using the cycle number and the first group, wherein the lookup table includes a plurality of sensing times;

execute the command using the sensing time;

estimate a read window bandwidth for the portion of memory; and

update the lookup table by moving the portion of memory to a second group in response to the estimated read window bandwidth satisfying a threshold, wherein the second group is mapped to a larger sensing time than the sensing time associated with the first group.

The system of claim 15 , wherein a first sensing time of the plurality of sensing times is associated with the first group and a first cycle number, a second sensing time of the plurality of sensing times is associated with the first group and a second cycle number, the first cycle number is larger than the second cycle number, and the first sensing time is larger than the second sensing time.

17. The system of claim 15 , wherein estimating the read window bandwidth for the portion of memory comprises determining a read disturb value for the portion of memory and wherein moving the portion of memory to the second group is in response to the read disturb value satisfying the threshold.

18. The system of claim 15 , wherein the portion of memory comprises a plurality of cells and wherein the sensing time is a time threshold voltages are applied to determine a value stored in a cell of the plurality of cells.

19. The system of claim 15 , wherein the portion of memory comprises a wordline, each of the plurality of groups comprises a wordline group, and the first group is a wordline group including the wordline.

20. The system of claim 15 , wherein the processing device is further to:

determine an operation type of a plurality of operation types for the command, wherein retrieving the sensing time from the lookup table further uses the operation type.
