Abstract

A substrate processing apparatus including a frame, a first arm coupled to the frame at a shoulder axis having a first upper arm, a first forearm and at least one substrate holder serially and rotatably coupled to each other, a second arm coupled to the frame at the shoulder axis where shoulder axes of rotation of the arms are substantially coincident, the second arm having a second upper arm, a second forearm and at least one substrate holder serially and rotatably coupled to each other, and a drive section connected to the frame and coupled to the arms, the drive section being configured to independently extend and rotate each arm where an axis of extension of the first arm is angled relative to an axis of extension of the second arm substantially at each angular position of at least one of the first arm or the second arm.

Claims (30)

1. A substrate processing apparatus comprising:

a frame; and

a transfer apparatus connected to the frame, the transfer apparatus having

a substantially rigid upper arm link having a shoulder joint and an elbow joint at opposite ends of the substantially rigid upper arm link,

at least two forearm links, each of which is a substantially rigid forearm link, and rotatably coupled at a respective elbow joint to the substantially rigid upper arm link, having a respective wrist joint at an opposite end of the substantially rigid forearm link from the respective elbow joint,

at least two end effectors rotatably coupled to each of the at least two forearm links at the respective wrist joint so that one end effector of the at least two end effectors is rotatably coupled to the respective wrist joint of one forearm link of the at least two forearm links and another end effector of the at least two end effectors is rotatably coupled to the respective wrist joint of another forearm link of the at least two forearm links, the forearm links being coupled so that an axis of extension of the one end effector of the one forearm link is disposed persistent at each angular position of the axis of extension about the shoulder joint, forming a crossing angle with respect to an axis of extension of the another end effector of the another forearm link disposed persistent at each angular position of the axis of extension about the shoulder joint such that each respective axis of extension of the one end effector and the another end effector cross one another, and

a drive system connected to the upper arm link, the at least two forearm links and the at least two end effectors, the drive system being configured so that the at least two end effectors of each of the at least two forearms are rotationally driven together, independent of the upper arm link and the at least two forearm links, by a common torque applied through a common torque drive axis of the drive system.

2. The substrate processing apparatus of claim 1 , wherein the drive system is configured to substantially simultaneously

extend the at least two end effectors of the one of the a least two forearm links along the axis of extension of the one of the a least two forearm links, and

extend the at least two end effectors of the other of the at least two forearm links along the axis of extension of the other of the at least two forearm links.

3. The substrate processing apparatus of claim 1 , wherein the common drive axis of the drive system is coupled to the at least two end effectors of each of the at least two forearm by a directional converter.

4. The substrate processing apparatus of claim 3 , wherein the directional converter is configured so as to rotate the at least two end effectors of a respective one of the at least two forearms in opposite directions.

The substrate processing apparatus of claim 1 , wherein the substantially rigid upper arm link includes a first upper arm portion forming part of the substantially rigid upper arm link and a second upper arm portion forming another part of the substantially rigid upper arm link, the first upper arm portion and the second upper arm portion forming the substantially rigid upper arm link are unarticulatedly coupled to each other so that one of the first upper arm portion and the second upper arm portion is held in a fixed spatial relationship relative to another of the first upper arm portion and the second upper arm portion.

The substrate processing apparatus of claim 1 , wherein the upper arm link includes a first portion and a second portion where the one of the at least two forearms is rotatably coupled to the first portion and the other of the other of the at least two forearms is rotatably coupled to the second portion, and an angle between the first portion and the second portion is adjustable.

7. The substrate processing apparatus of claim 6 , wherein the angle between the first portion and the second portion is configured so as to be dynamically adjustable by the drive system.

8. The substrate processing apparatus of claim 6 , wherein the first portion and the second portion are coupled to each other through a releasable coupling.

9. A substrate processing apparatus comprising:

a frame; and

a transfer apparatus connected to the frame, the transfer apparatus having

a substantially rigid upper arm link having a shoulder joint and an elbow joint at opposite ends of the substantially rigid upper arm link,

at least two forearm links rotatably coupled to the substantially rigid upper arm link at a respective elbow joint, each forearm link being a substantially rigid forearm link and having a respective wrist joint at an opposite end of the substantially rigid forearm link from the respective elbow joint,

at least two end effectors are rotatably coupled to one forearm link of the at least two forearm links at the respective wrist joint and another two end effectors are rotatably coupled to the respective wrist joint of another forearm link of the at least two forearm links, and

a drive system connected to the upper arm link, the at least two forearm links and the at least two end effectors, the drive system being configured so that the at least two end effectors of each of the at least two forearms are rotationally driven together, independent of the substantially rigid upper arm link and the at least two forearm links, by a common torque applied by a common torque drive axis of the drive system, where the drive system effects extension of the at least two end effectors of one of the at least two forearm links and extension of the at least two end effectors of another of the at least two forearm links along persistent crossing axes of extension, where the two end effectors of the one forearm link are disposed persistent at each angular position of a respective axis of extension about the shoulder joint, forming a crossing angle with respect to an axis of extension of the another two end effectors of the another forearm link disposed persistent at each angular position of the axis of extension about the shoulder joint such that each respective axis of extension of the two end effectors and the another two end effectors cross one another.

The substrate processing apparatus of claim 9 , wherein the drive system is configured to substantially simultaneously extend the at least two end effectors the one of the at least two forearm links and the at least two end effectors of the other of the at least two forearm links along a respective one of the crossing axes of extension.

11. The substrate processing apparatus of claim 9 , wherein the common drive axis of the drive system is coupled to the at least two end effectors of each of the at least two forearms by a directional converter.

12. The substrate processing apparatus of claim 11 , wherein the directional converter is configured so as to rotate the at least two end effectors of a respective one of the at least two forearms in opposite directions.

The substrate processing apparatus of claim 9 , wherein the substantially rigid upper arm link includes a first upper arm portion forming part of the substantially rigid upper arm link and a second upper arm portion forming another part of the substantially rigid upper arm link, the first upper arm portion and the second upper arm portion forming the substantially rigid upper arm link are unarticulatedly coupled to each other so that one of the first link portion and the second link portion is held in a fixed spatial relationship relative to another of the first link portion and the second link portion.

The substrate processing apparatus of claim 9 , wherein the upper arm link includes a first portion and a second portion where the one of the at least two forearms is rotatably coupled to the first portion and the other of the other of the at least two forearms is rotatably coupled to the second portion, and an angle between the first portion and the second portion is adjustable.

15. The substrate processing apparatus of claim 14 , wherein the angle between the first portion and the second portion is configured so as to be dynamically adjustable by the drive system.

16. The substrate processing apparatus of claim 9 , wherein the crossing axes of extension correspond to radially arranged substrate holding locations coupled to the frame.
