Abstract

A magnetic tunneling junction (MTJ) structure is described. The MJT structure includes a stress modulating layer on a first electrode layer, where a material of the stress modulating layer is different from a material of the first electrode layer. The MJT structure further includes a MTJ material stack on the stress modulating layer. And the MJT structure further includes a second electrode layer on the MTJ material stack. The stress modulating layer reduces crystal growth defects and interfacial defects during annealing and improve the interface lattice epitaxy. This will improve device performance.

Claims (45)

1. A magnetic tunneling junction (MTJ) structure, comprising:

a stress modulating layer directly on a first electrode layer, wherein a material of the stress modulating layer is different from a material of the first electrode layer;

a MTJ material stack on the stress modulating layer, the MTJ material stack includes:

a seed layer, the seed layer being a bottom layer of the MTJ material stack;

a pinned layer on the seed layer;

a barrier layer on the pinned layer;

a free layer on the barrier layer; and

a capping layer on the free layer; and

a second electrode layer on the MTJ material stack.

2. The MTJ structure of claim 1 , wherein the stress modulating layer is a soft layer having low modulus of elasticity, wherein an elastic modulus of the stress modulating layer is in a range from about 20 Gigapascals (GPa) to about 400 GPa.

3. The MTJ structure of claim 2 , wherein the elastic modulus of the stress modulating layer is about 50 Gigapascals (GPa).

4. The MTJ structure of claim 1 , wherein the material of the stress modulating layer includes Mg.

5. The MTJ structure of claim 1 , wherein the stress modulating layer is directly contacting the bottom layer of the MTJ material stack.

6. The MTJ structure of claim 1 , wherein sidewalls of the stress modulating layer, the MTJ material stack, and the second electrode layer are substantially aligned.

7. The MTJ structure of claim 6 , wherein a width of the first electrode layer is greater than a width of each of the stress modulating layer, the MTJ material stack, and the second electrode layer.

8. The MTJ structure of claim 7 , wherein the first electrode layer is embedded within a dielectric layer, top surfaces of the first electrode layer and the dielectric layer being substantially coplanar.

9. The MTJ structure of claim 1 , wherein the barrier layer is a magnesium oxide tunnel barrier layer, and the free layer is a CoFe magnetic layer.

10. The MTJ structure of claim 1 , further comprising a second stress modulating layer directly between the MTJ material stack and the second electrode layer, wherein a material of the second stress modulating layer includes magnesium.

11. A magnetic tunneling junction (MTJ) structure, comprising:

a MTJ material stack on a first electrode layer, the MTJ material stack includes:

a seed layer directly on and physically contacting the first electrode layer;

a pinned layer on the seed layer;

a barrier layer on the pinned layer;

a free layer on the barrier layer; and

a capping layer on the free layer;

a stress modulating layer above and directly on the MTJ material stack; and

a second electrode layer on the stress modulating layer, wherein a material of the stress modulating layer is different from a material of the second electrode layer.

12. The MTJ structure of claim 11 , wherein sidewalls of the stress modulating layer, the MTJ material stack, and the second electrode layer are substantially aligned.

13. The MTJ structure of claim 11 , wherein a width of the first electrode layer is greater than a width of each of the stress modulating layer, the MTJ material stack, and the second electrode layer.

14. The MTJ structure of claim 11 , wherein an elastic modulus of the stress modulating layer is about 50 Gigapascals (GPa).

15. The MTJ structure of claim 11 , further comprising a second stress modulating layer directly between the MTJ material stack and the first electrode layer, wherein a material of the second stress modulating layer is different from a material of the first electrode layer.

16. A magnetic tunneling junction (MTJ) structure, comprising:

a first electrode layer;

MTJ material stack over the first electrode layer;

a second electrode layer over the MTJ material stack;

a first stress modulating layer between the first electrode layer and the MTJ material stack, wherein the first stress modulating layer is in direct contact with the MTJ material stack; and

a second stress modulating layer between the second electrode layer and the MTJ material stack, wherein the second stress modulating layer is in direct contact with the MTJ material stack.

17. The MTJ structure of claim 16 , wherein the MTJ material stack comprises:

a seed layer;

a pinned layer on the seed layer;

a barrier layer on the pinned layer;

a free layer on the barrier layer; and

a capping layer on the free layer.

18. The MTJ structure of claim 17 , wherein the second stress modulating layer is in direct contact with the capping layer.

19. The MTJ structure of claim 17 , wherein the first stress modulating layer is in direct contact with the seed layer.
