Abstract

In a semiconductor device including a transistor including an oxide semiconductor film and a protective film over the transistor, an oxide insulating film containing oxygen in excess of the stoichiometric composition is formed as the protective film under the following conditions: a substrate placed in a treatment chamber evacuated to a vacuum level is held at a temperature higher than or equal to 180° C. and lower than or equal to 260° C.; a source gas is introduced into the treatment chamber so that the pressure in the treatment chamber is set to be higher than or equal to 100 Pa and lower than or equal to 250 Pa; and a high-frequency power higher than or equal to 0.17 W/cm 2 and lower than or equal to 0.5 W/cm 2 is supplied to an electrode provided in the treatment chamber.

Claims (33)

1. A method for manufacturing a semiconductor device, comprising the steps of:

forming an oxide semiconductor film over a substrate;

forming a gate insulating film over the oxide semiconductor film;

forming a gate electrode overlapping with the oxide semiconductor film with the gate insulating film provided therebetween;

adding dopant to the oxide semiconductor film using the gate electrode as a mask;

holding the substrate placed in a treatment chamber at a first temperature after adding the dopant;

introducing a source gas into the treatment chamber; and

forming an insulating film over the gate insulating film and the gate electrode by supplying a high-frequency power to an electrode in the treatment chamber,

wherein the first temperature is higher than or equal to 180° C. and lower than or equal to 260° C.,

wherein a pressure in the treatment chamber is set to be higher than or equal to 100 Pa and lower than or equal to 250 Pa when the source gas is introduced, and

wherein the high-frequency power is higher than or equal to 0.17 W/cm 2 and lower than or equal to 0.5 W/cm 2 .

2. The method for manufacturing a semiconductor device according to claim 1 , wherein the insulating film comprises at least one of silicon oxide and silicon oxynitride.

3. The method for manufacturing a semiconductor device according to claim 1 , further comprising the step of performing a heat treatment at a second temperature higher than or equal to the first temperature after forming the insulating film.

4. The method for manufacturing a semiconductor device according to claim 1 , wherein the oxide semiconductor film includes indium, gallium, and zinc.

5. A method for manufacturing a semiconductor device, comprising the steps of:

forming an oxide semiconductor film over a substrate;

forming a gate insulating film over the oxide semiconductor film;

forming a gate electrode overlapping with the oxide semiconductor film with the gate insulating film provided therebetween;

adding dopant to the oxide semiconductor film using the gate electrode as a mask; and

forming an insulating film over the gate insulating film and the gate electrode after adding the dopant.

6. The method for manufacturing a semiconductor device according to claim 5 , wherein the insulating film comprises at least one of silicon oxide and silicon oxynitride.

7. The method for manufacturing a semiconductor device according to claim 5 , further comprising the step of performing a heat treatment at a second temperature higher than or equal to the first temperature after forming the insulating film.

8. The method for manufacturing a semiconductor device according to claim 5 , wherein the oxide semiconductor film includes indium, gallium, and zinc.

9. A method for manufacturing a semiconductor device, comprising the steps of:

forming an oxide semiconductor film over a substrate;

forming a source electrode and a drain electrode over and in contact with the oxide semiconductor film;

forming a gate insulating film over the oxide semiconductor film;

forming a gate electrode overlapping with the oxide semiconductor film with the gate insulating film provided therebetween;

adding dopant to the oxide semiconductor film using the gate electrode, the source electrode, and the drain electrode as masks; and

forming an insulating film over the gate insulating film and the gate electrode after adding the dopant.

10. The method for manufacturing a semiconductor device according to claim 9 , wherein the insulating film comprises at least one of silicon oxide and silicon oxynitride.

11. The method for manufacturing a semiconductor device according to claim 9 , further comprising the step of performing a heat treatment after forming the insulating film.

12. The method for manufacturing a semiconductor device according to claim 9 , wherein the oxide semiconductor film includes indium, gallium, and zinc.
