Abstract

Organometallic solutions have been found to provide high resolution radiation based patterning using thin coatings. The patterning can involve irradiation of the coated surface with a selected pattern and developing the pattern with a developing agent to form the developed image. The patternable coatings may be susceptible to positive-tone patterning or negative-tone patterning based on the use of an organic developing agent or an aqueous acid or base developing agent. The radiation sensitive coatings can comprise a metal oxo/hydroxo network with organic ligands. A precursor solution can comprise an organic liquid and metal polynuclear oxo-hydroxo cations with organic ligands having metal carbon bonds and/or metal carboxylate bonds.

Claims (28)

1. A method for forming a radiation patterned organometallic coating, the method comprising:

depositing a tin composition having organic ligands and hydrolysable ligands to form a radiation patternable organometallic coating comprising the organic ligands and oxo/hydroxo ligands formed during processing through hydrolysis with a dry thickness from about 1 nanometers (nm) to about 50 nm; and

irradiating the radiation patternable organometallic coating using patterned radiation to form a latent image,

wherein the radiation patternable organometallic coating comprises organic ligands bound with radiation sensitive Sn—C bonds and/or radiation sensitive Sn-carboxylate bonds and wherein the irradiating comprises EUV radiation at a dose from 3 mJ/cm 2 to 150 mJ/cm 2 .

2. The method of claim 1 further comprising at least partially hydrolysing the hydrolysable ligands to form oxo/hydroxo ligands.

3. The method of claim 2 wherein the hydrolysis involves atmospheric water.

4. The method of claim 3 wherein the hydrolysis is performed following deposition of the radiation patternable organometallic coating.

5. The method of claim 1 wherein the depositing is by a spin-coating, spray coating, dip coating, knife edge coating, or printing process or combinations thereof.

6. The method of claim 1 wherein the radiation patternable organometallic coating comprises Sn—O—H and Sn—O—Sn bonds and the radiation sensitive Sn—C bonds and/or the radiation sensitive Sn-carboxylate bonds.

The method of claim 6 wherein the coating comprises a first metal consisting of Sn, Sb, In or a combination thereof and a second metal consisting of one or more metal other than Sn, Sb or In, wherein the one or more metal other than Sn, Sb or In comprises Ti, Zr, Hf, V, Co, Mo, W, Al, Ga, Si, Ge, P, As, Y, La, Ce, Lu or combinations thereof, and wherein the mole ratio of the second metal to the first metal is from about 0.1 to about 0.75.

The method of claim 1 wherein the organic ligand forms a radiation sensitive Sn—C bond and wherein the ligand forming the Sn—C bond comprises an alkyl ligand, alkenyl ligand, aryl ligand, or a combination thereof, each ligand containing 1 to 16 carbon atoms, and/or the organic ligands form a radiation sensitive Sn-carboxylate bond and wherein the Sn-carboxylate bond is formed by an alkyl carboxylate ligand, alkenyl carboxylate ligand, aryl carboxylate ligand or a combination thereof, each ligand having 1 to 16 carbon atoms.

9. The method of claim 1 wherein the organic ligands comprise methyl, ethyl, propyl, butyl, t-butyl, phenyl, benzyl, vinyl, allyl, acetate, propanoate, butanoate, benzoate, or combinations thereof.

10. The method of claim 1 wherein the hydrolysable ligands comprise a halide group, a carboxylate group, or combinations thereof.

11. The method of claim 1 wherein the tin composition further comprises an organic solvent.

12. The method of claim 11 wherein the organic solvent comprises an alcohol, an ester, an aromatic compound, a ketone, or a combination thereof.

13. The method of claim 1 wherein the radiation patternable organometallic coating has a thickness variation of no more than 50% from the average at any point along the coating as measurable by ellipsometry and/or x-ray reflectivity.

14. The method of claim 1 further comprising heating the deposited tin composition to temperatures from about 45° C. to about 250° C. for 0.1 minute to 30 minutes to form the radiation patternable organometallic coating.

15. The method of claim 1 wherein the depositing is onto a substrate comprising a silicon wafer.

16. The method of claim 1 wherein the irradiating causes a reaction in an exposed portion of the latent image, the reaction comprising condensing of the tin composition and cleaving of the Sn—C bond and/or the Sn-carboxylate bond.

17. The method of claim 16 wherein the exposed portion of the latent image is not soluble in organic solvents.

18. The method of claim 1 further comprising a developing step after the irradiating step.

19. The method of claim 18 wherein the developing step comprises positive tone imaging or negative tone imaging.

20. The method of claim 18 wherein the developing step forms a patterned organometallic coating comprising features with an average pitch of no more than about 60 nm, average widths of no more than about 30 nm, and/or average line-width roughness of no more than about 3.0 nm.

21. The method of claim 1 wherein the tin composition further comprises one or more compositions with non-tin metals in a blend.

22. The method of claim 21 wherein the mole ratio of non-tin metal to tin is from about 0.1 to about 0.75.

23. The method of claim 1 wherein the dry thickness is from about 3 nm to about 40 nm.

24. The method of claim 1 wherein the dry thickness is from about 3 nm to about 25 nm.

25. The method of claim 1 wherein the latent image comprises developer resistant regions and developer dissolvable regions.
