Abstract

A method for producing a spin current magnetization rotational element includes a stacking step of stacking, on one surface of a substrate, a magnetoresistance effect element having a first ferromagnetic metal layer having a fixed magnetization direction, a second ferromagnetic metal layer having a variable magnetization direction, and a non-magnetic layer sandwiched between the first ferromagnetic metal layer and the second ferromagnetic metal layer, and spin-orbit torque wiring which extends in a first direction, wherein an inclined surface non-parallel to the first direction is formed on at least a part of a surface of the spin-orbit torque wiring.

Claims (31)

1. A method for producing a spin current magnetization rotational element, the method comprising:

a stacking step of stacking, on one surface of a substrate, a magnetoresistance effect element having a first ferromagnetic metal layer having a fixed magnetization direction, a second ferromagnetic metal layer having a variable magnetization direction, and a non-magnetic layer sandwiched between the first ferromagnetic metal layer and the second ferromagnetic metal layer, and a non-magnetic spin-orbit torque wiring which extends in a first direction,

wherein an inclined surface non-parallel to the first direction is formed on at least a part of a surface of the spin-orbit torque wiring.

2. The method for producing a spin current magnetization rotational element according to claim 1 ,

wherein at least a part of the inclined surface non-parallel to the first direction is formed so as to be non-parallel to a stacking direction of the magnetoresistance effect element and a second direction perpendicular to the first direction.

3. The method for producing a spin current magnetization rotational element according to claim 1 ,

wherein a reference plane parallel to the one surface of the substrate is irradiated with a beam of a material forming the spin-orbit torque wiring by performing uniaxial beam sputtering to form the inclined surface.

4. The method for producing a spin current magnetization rotational element according to claim 1 ,

wherein a reference plane parallel to the one surface of the substrate is irradiated with a beam of a material forming the spin-orbit torque wiring by performing at least one of ion beam sputtering and pulsed laser deposition to form the inclined surface.

5. The method for producing a spin current magnetization rotational element according to any one of claim 1 ,

wherein before forming the spin-orbit torque wiring, a structure adjacent to an end portion of the magnetoresistance effect element in the first direction is formed, and the structure protrudes more than the magnetoresistance effect element in a direction away from the substrate.

6. The method for producing a spin current magnetization rotational element according to claim 5 ,

wherein the structure has a first structure and a second structure, the first structure adjacent to one end portion of the magnetoresistance effect element in the first direction and the second structure adjacent to the other end portion of the magnetoresistance effect element in the first direction, and

the first structure and the second structure have different amounts of protrusion toward a side where the spin-orbit torque wiring is formed with respect to the magnetoresistance effect element.

7. The method for producing a spin current magnetization rotational element according to claim 1 ,

wherein, when irradiation with a beam of a material forming the spin-orbit torque wiring is performed, an irradiation direction of the beam and the substrate are fixed to form the spin-orbit torque wiring.

8. The method for producing a spin current magnetization rotational element according to claim 1 ,

wherein an irradiation direction of a beam of the deposition material is set to a direction forming an angle of larger than 0 degrees and smaller than 90 degrees with respect to a stacking direction of the magnetoresistance effect element.

9. A spin current magnetization rotational element comprising:

a magnetoresistance effect element having a first ferromagnetic metal layer having a fixed magnetization direction, a second ferromagnetic metal layer having a variable magnetization direction, and a non-magnetic layer sandwiched between the first ferromagnetic metal layer and the second ferromagnetic metal layer; and

a non-magnetic spin-orbit torque wiring which is in contact with the second ferromagnetic metal layer of the magnetoresistance effect element and extends in a first direction,

wherein at least a part of a surface of the spin-orbit torque wiring has an inclined surface that is inclined with respect to the first direction,

the second ferromagnetic metal layer has a first layer, a second layer, and an intermediate layer,

the first layer and the second layer include a ferromagnetic material,

the first layer and the second layer are magnetically coupled with the intermediate layer sandwiched therebetween, and

the first layer is closer to the non-magnetic layer than the second layer.

10. The spin current magnetization rotational element according to claim 9 ,

wherein the first layer and the first ferromagnetic metal layer are parallel to each other.

11. The spin current magnetization rotating element according to claim 9 ,

wherein a spacer layer is provided inside the first layer, and

the spacer layer is any one of MgO, Mg—Al—O, Mg—Ga—O, and a metal or compound containing Mo, W, or Ta.
