Abstract

A method is described herein including applying, by a metrology apparatus, an incident radiation beam to a substrate including first features on a first layer and second features on a second layer, a relationship between the first and second features being characterized by a parameter of interest having a first value, wherein the metrology apparatus is operated in accordance with at least one characteristic having a first setting; receiving intensity data representing intensity of a portion of the incident radiation beam scattered by the first and second features; determining, based on the intensity data, a second value of the parameter of interest; and applying one or more adjustments to the at least one characteristic such that the at least one characteristic has a second setting different from the first, the one or more adjustments being determined based on a difference between the first value and the second value.

Claims (53)

1. A method, comprising:

applying, by a metrology apparatus, an incident radiation beam to a first substrate comprising first features of a first layer and second features of a second layer, a first relationship between the first features and the second features being characterized by a parameter of interest having a first value, wherein the metrology apparatus is operated in accordance with at least one characteristic having a first setting;

receiving first intensity data representing intensity of at least a portion of the incident radiation beam scattered by the first features and the second features;

determining, based on the first intensity data, a second value of the parameter of interest for the first substrate; and

applying one or more adjustments to the at least one characteristic such that the at least one characteristic has a second setting different from the first setting, the one or more adjustments being determined based on a first difference between the first value of the parameter of interest and the second value of the parameter of interest.

2. The method of claim 1 , further comprising:

applying an incident radiation beam to a second substrate comprising third features of a third layer and fourth features of a fourth layer, a second relationship between the third features and the fourth features being characterized by the parameter of interest having a third value, wherein the metrology apparatus is operated in accordance with the at least one characteristic having the second setting;

receiving second intensity data representing intensity of at least a portion of the incident radiation beam scattered by the third features and the fourth features;

determining, based on the second intensity data, a fourth value of the parameter of interest for the second substrate; and

determining a second difference between the third value of the parameter of interest and the fourth value of the parameter of interest.

3. The method of claim 2 , further comprising determining, based on the second difference crossing or equaling a threshold value, that the metrology apparatus is calibrated for the at least characteristic having the second setting.

4. The method of claim 2 , further comprising performing an additional calibration for the metrology apparatus by modifying the second setting in response to determining that the second difference crosses or equals a threshold value.

5. The method of claim 1 , wherein determining the second value of the parameter of interest comprises:

obtaining an intensity model that indicates an expected intensity distribution for the metrology apparatus for the at least one characteristic having the first setting;

identifying one or more components of the intensity model associated with the first features of the first layer and the second features of the second layer; and

determining the second value of the parameter of interest by calculating a difference between the expected intensity distribution and the first intensity data based on the one or more components.

6. The method of claim 5 , wherein the one or more components of the intensity model relate to a pupil point of the metrology apparatus and a feature position.

7. The method of claim 1 , further comprising updating an intensity model indicating an expected intensity distribution for the metrology apparatus such that the intensity model reflects the at least one characteristic having the second setting.

8. A metrology apparatus, comprising:

memory; and

at least one processor operable to at least:

cause application of an incident radiation beam to a first substrate comprising first features of a first layer and second features of a second layer, a first relationship between the first features and the second features being characterized by a parameter of interest having a first value, wherein the metrology apparatus is operated in accordance with at least one characteristic having a first setting;

cause receipt of first intensity data representing intensity of at least a portion of the incident radiation beam scattered by the first features and the second features;

determine, based on the first intensity data, a second value of the parameter of interest for the first substrate; and

apply one or more adjustments to the at least one characteristic such that the at least one characteristic has a second setting different from the first setting, the one or more adjustments being determined based on a first difference between the first value of the parameter of interest and the second value of the parameter of interest.

9. The metrology apparatus of claim 8 , wherein the at least one processor is further operable to:

cause application of an incident radiation beam to a second substrate comprising third features of a third layer and fourth features of a fourth layer, a second relationship between the third features and the fourth features being characterized by the parameter of interest having a third value, wherein the metrology apparatus is operated in accordance with the at least one characteristic having the second setting;

cause receipt of second intensity data representing intensity of at least a portion of the incident radiation beam scattered by the third features and the fourth features;

determine, based on the second intensity data, a fourth value of the parameter of interest for the second substrate; and

determine a second difference between the third value of the parameter of interest and the fourth value of the parameter of interest.

10. The metrology apparatus of claim 9 , wherein the at least one processor is further operable to determine, based on the second difference crossing or equaling a threshold value, that the metrology apparatus is calibrated for the at least characteristic having the second setting.

11. The metrology apparatus of claim 9 , wherein the at least one processor is further operable to perform an additional calibration for the metrology apparatus by modifying the second setting in response to determining that the second difference crosses or equals a threshold value.

12. The metrology apparatus of claim 8 , wherein the at least one processor is further operable to:

obtain an intensity model that indicates an expected intensity distribution for the metrology apparatus for the at least one characteristic having the first setting;

identify one or more components of the intensity model associated with the first features of the first layer and the second features of the second layer; and

determine the second value of the parameter of interest by calculating a difference between the expected intensity distribution and the first intensity data based on the one or more components.

13. The metrology apparatus of claim 12 , wherein the one or more components of the intensity model relate to a pupil point of the metrology apparatus and a feature position.

The metrology apparatus of claim 8 , wherein the at least one processor is further operable to update, stored in the memory, an intensity model indicating an expected intensity distribution for the metrology apparatus such that the intensity model reflects the at least one characteristic having the second setting.

15. A non-transitory computer readable medium comprising instructions that, when executed by at least one processor of a computing system, causes the computing system to at least:

receive first intensity data representing intensity of at least a portion of an incident radiation beam scattered by first features of a first layer of a substrate and by second features of a second layer of the substrate, the incident radiation beam applied to the first substrate by a metrology apparatus that operated in accordance with at least one characteristic having a first setting, wherein a first relationship between the first features and the second features is characterized by a parameter of interest having a first value;

determine, based on the first intensity data, a second value of the parameter of interest for the first substrate; and

determine one or more adjustments to the at least one characteristic such that the at least one characteristic has a second setting different from the first setting, the one or more adjustments being determined based on a first difference between the first value of the parameter of interest and the second value of the parameter of interest.

16. The computer readable medium of claim 15 , wherein the instructions, when executed by the at least one processor, further cause the computing system to:

receive second intensity data representing intensity of at least a portion of an incident radiation beam scattered by third features of a third layer of a second substrate and by fourth features of a fourth layer of the second substrate, the incident radiation beam applied to the second substrate by the metrology apparatus that operated in accordance with at least one characteristic having the second setting, wherein a second relationship between the third features and the fourth features is characterized by a parameter of interest having a third value;

determine, based on the second intensity data, a fourth value of the parameter of interest for the second substrate; and

determine a second difference between the third value of the parameter of interest and the fourth value of the parameter of interest.

The computer readable medium of claim 16 , wherein the instructions, when executed by the at least one processor, further cause the computing system to determine, based on the second difference crossing or equaling a threshold value, that the metrology apparatus is calibrated for the at least characteristic having the second setting.

The computer readable medium of claim 16 , wherein the instructions, when executed by the at least one processor, further cause the computing system to perform an additional calibration for the metrology apparatus by modifying the second setting in response to determining that the second difference crosses or equals a threshold value.

19. The computer readable medium of claim 15 , wherein the instructions, when executed by the at least one processor, further cause the computing system to:

obtain an intensity model that indicates an expected intensity distribution for the metrology apparatus for the at least one characteristic having the first setting;

identify one or more components of the intensity model associated with the first features of the first layer and the second features of the second layer; and

determine the second value of the parameter of interest by calculating a difference between the expected intensity distribution and the first intensity data based on the one or more components.

The computer readable medium of claim 15 , wherein the instructions, when executed by the at least one processor, further cause the computing system to update an intensity model indicating an expected intensity distribution for the metrology apparatus such that the intensity model reflects the at least one characteristic having the second setting.
