Abstract

A semiconductor device capable of high speed operation is provided. Further, a highly reliable semiconductor device is provided. An oxide semiconductor having crystallinity is used for a semiconductor layer of a transistor. A channel formation region, a source region, and a drain region are formed in the semiconductor layer. The source region and the drain region are formed in such a manner that one or more of elements selected from rare gases and hydrogen are added to the semiconductor layer by an ion doping method or an ion implantation method with the use of a channel protective layer as a mask.

Claims (106)

1 . A semiconductor device comprising:

a first transistor, a second transistor, and a third transistor,

wherein the first transistor comprises a first silicon semiconductor including a first channel formation region,

wherein the second transistor comprises a second silicon semiconductor including a second channel formation region,

wherein the third transistor comprises a first gate electrode, a first gate insulating layer, an oxide semiconductor layer, a second gate insulating layer, a second gate electrode, a source electrode, and a drain electrode,

wherein the first gate electrode is provided over a first insulating layer,

wherein the first gate insulating layer is provided over the first gate electrode,

wherein the oxide semiconductor layer includes a third channel formation region,

wherein the oxide semiconductor layer is provided over the first gate insulating layer,

wherein the second gate insulating layer is provided over the oxide semiconductor layer,

wherein the second gate electrode is provided over the second gate insulating layer,

wherein a second insulating layer is provided over the second gate electrode,

wherein a third insulating layer is provided over the second insulating layer,

wherein the source electrode and the drain electrode are provided over the third insulating layer,

wherein the source electrode has a region in contact with the oxide semiconductor layer through a first opening opened in the second insulating layer and the third insulating layer,

wherein the drain electrode has a region in contact with the oxide semiconductor layer through a second opening opened in the second insulating layer and the third insulating layer,

wherein one of the source electrode and the drain electrode is electrically connected to a gate of the first transistor,

wherein one of a source and a drain of the first transistor is electrically connected to one of a source and a drain of the second transistor, and

wherein the other of the source and the drain of the second transistor is not electrically connected to the third transistor.

2 . The semiconductor device according to claim 1 , wherein a width of the first gate electrode is larger than a width of the second gate electrode in a channel length direction of the third transistor.

3 . A semiconductor device comprising:

a first transistor, a second transistor, and a third transistor,

wherein the first transistor comprises a first silicon semiconductor including a first channel formation region,

wherein the second transistor comprises a second silicon semiconductor including a second channel formation region,

wherein the third transistor comprises a first gate electrode, a first gate insulating layer, an oxide semiconductor layer, a second gate insulating layer, a second gate electrode, a source electrode, and a drain electrode,

wherein the first gate electrode is provided over a first insulating layer,

wherein the first gate insulating layer is provided over the first gate electrode,

wherein the oxide semiconductor layer includes a third channel formation region,

wherein the oxide semiconductor layer is provided over the first gate insulating layer,

wherein the second gate insulating layer is provided over the oxide semiconductor layer,

wherein the second gate electrode is provided over the second gate insulating layer,

wherein a second insulating layer is provided over the second gate electrode,

wherein a third insulating layer is provided over the second insulating layer,

wherein the source electrode and the drain electrode are provided over the third insulating layer,

wherein the source electrode has a region in contact with the oxide semiconductor layer through a first opening opened in the second insulating layer and the third insulating layer,

wherein the drain electrode has a region in contact with the oxide semiconductor layer through a second opening opened in the second insulating layer and the third insulating layer,

wherein one of the source electrode and the drain electrode is electrically connected to a gate of the first transistor,

wherein one of a source and a drain of the first transistor is electrically connected to one of a source and a drain of the second transistor,

wherein the other of the source and the drain of the second transistor is not electrically connected to the third transistor,

wherein a gate of the second transistor is electrically connected to a first wiring, and

wherein a gate of the third transistor is electrically connected to a second wiring different from the first wiring.

4 . The semiconductor device according to claim 3 , wherein a width of the first gate electrode is larger than a width of the second gate electrode in a channel length direction of the third transistor.

5 . A semiconductor device comprising:

a first transistor, a second transistor, and a third transistor,

wherein the first transistor comprises a first silicon semiconductor including a first channel formation region,

wherein the second transistor comprises a second silicon semiconductor including a second channel formation region,

wherein the third transistor comprises a first gate electrode, a first gate insulating layer, an oxide semiconductor layer, a second gate insulating layer, a second gate electrode, a source electrode, and a drain electrode,

wherein the first gate electrode is provided over a first insulating layer,

wherein the first gate insulating layer is provided over the first gate electrode,

wherein the oxide semiconductor layer includes a third channel formation region,

wherein the oxide semiconductor layer is provided over the first gate insulating layer,

wherein the second gate insulating layer is provided over the oxide semiconductor layer,

wherein the second gate electrode is provided over the second gate insulating layer,

wherein a second insulating layer is provided over the second gate electrode,

wherein a third insulating layer is provided over the second insulating layer,

wherein the source electrode and the drain electrode are provided over the third insulating layer,

wherein the source electrode has a region in contact with the oxide semiconductor layer through a first opening opened in the second insulating layer and the third insulating layer,

wherein the drain electrode has a region in contact with the oxide semiconductor layer through a second opening opened in the second insulating layer and the third insulating layer,

wherein one of the source electrode and the drain electrode is electrically connected to a gate of the first transistor,

wherein one of a source and a drain of the first transistor is electrically connected to one of a source and a drain of the second transistor,

wherein the other of the source and the drain of the second transistor is not electrically connected to the third transistor, and

wherein the other of the source electrode and the drain electrode of the third transistor is not in direct electrical connection to the other of the source and the drain of the second transistor.

6 . The semiconductor device according to claim 5 , wherein a width of the first gate electrode is larger than a width of the second gate electrode in a channel length direction of the third transistor.

7 . A semiconductor device comprising:

a first transistor, a second transistor, and a third transistor,

wherein the first transistor comprises a first silicon semiconductor including a first channel formation region,

wherein the second transistor comprises a second silicon semiconductor including a second channel formation region,

wherein the third transistor comprises a first gate electrode, a first gate insulating layer, an oxide semiconductor layer, a second gate insulating layer, a second gate electrode, a source electrode, and a drain electrode,

wherein the first gate electrode is provided over a first insulating layer,

wherein the first gate insulating layer is provided over the first gate electrode,

wherein the oxide semiconductor layer includes a third channel formation region,

wherein the oxide semiconductor layer is provided over the first gate insulating layer,

wherein the second gate insulating layer is provided over the oxide semiconductor layer,

wherein the second gate electrode is provided over the second gate insulating layer,

wherein a second insulating layer is provided over the second gate electrode,

wherein a third insulating layer is provided over the second insulating layer,

wherein the source electrode and the drain electrode are provided over the third insulating layer,

wherein the source electrode has a region in contact with the oxide semiconductor layer through a first opening opened in the second insulating layer and the third insulating layer,

wherein the drain electrode has a region in contact with the oxide semiconductor layer through a second opening opened in the second insulating layer and the third insulating layer,

wherein one of the source electrode and the drain electrode is electrically connected to a gate of the first transistor,

wherein one of a source and a drain of the first transistor is electrically connected to one of a source and a drain of the second transistor,

wherein the other of the source and the drain of the second transistor is not electrically connected to the third transistor,

wherein the second gate insulating layer has a region in contact with a top surface and a side surface of the oxide semiconductor layer, and

wherein the second gate insulating layer has a region in contact with a top surface of the first gate insulating layer.

8 . The semiconductor device according to claim 7 , wherein a width of the first gate electrode is larger than a width of the second gate electrode in a channel length direction of the third transistor.

9 . A semiconductor device comprising:

a first transistor, a second transistor, and a third transistor,

wherein the first transistor comprises a first silicon semiconductor including a first channel formation region,

wherein the second transistor comprises a second silicon semiconductor including a second channel formation region,

wherein the third transistor comprises a first gate electrode, a first gate insulating layer, an oxide semiconductor layer, a second gate insulating layer, a second gate electrode, a source electrode, and a drain electrode,

wherein the first gate electrode is provided over a first insulating layer,

wherein the first gate insulating layer is provided over the first gate electrode,

wherein the oxide semiconductor layer includes a third channel formation region,

wherein the oxide semiconductor layer is provided over the first gate insulating layer,

wherein the second gate insulating layer is provided over the oxide semiconductor layer,

wherein the second gate electrode is provided over the second gate insulating layer,

wherein a second insulating layer is provided over the second gate electrode,

wherein a third insulating layer is provided over the second insulating layer,

wherein the source electrode and the drain electrode are provided over the third insulating layer,

wherein the source electrode has a region in contact with the oxide semiconductor layer through a first opening opened in the second insulating layer and the third insulating layer,

wherein the drain electrode has a region in contact with the oxide semiconductor layer through a second opening opened in the second insulating layer and the third insulating layer,

wherein one of the source electrode and the drain electrode is electrically connected to a gate of the first transistor,

wherein one of a source and a drain of the first transistor is electrically connected to one of a source and a drain of the second transistor,

wherein the other of the source and the drain of the second transistor is not electrically connected to the third transistor, and

wherein the other of the source and the drain of the second transistor is configured to be in a conductive state with the other of the source and the drain of the first transistor when the second transistor turns on.

10 . The semiconductor device according to claim 9 , wherein a width of the first gate electrode is larger than a width of the second gate electrode in a channel length direction of the third transistor.
